Abstract

[課題]チップの突き上げを不要とするともに、ピックアップの進行でピックアップされていないチップの保持力が変動するようなことのないピックアップを伴う接着剤付きチップの製造方法を提供する。 [解決手段]固定ジグ（３）の密着層（３１）上にダイボンド接着剤層（２４）及びウエハ（１）が積層された状態とし、ウエハ（１）及びダイボンド接着剤層（２４）を完全に切断してチップ（１３）を形成し、固定ジグ（３）の密着層（３１）を変形することにより、チップ（１３）をダイボンド接着剤層（２４）とともに固定ジグ（３）からピックアップすることを特徴とする接着剤付きチップの製造方法であって、固定ジグ（３）は、密着層（３１）と、片面に複数の突起物を有しかつ外周部に側壁（３５）を有するジグ基台（３０）と、を有し、密着層（３１）はジグ基台（３０）の突起物を有する面上に積層され、側壁（３５）の上面で接着され、ジグ基台（３０）の突起物を有する面には、密着層（３１）、突起物および側壁（３５）により区画空間（３７）が形成され、ジグ基台（３０）には、外部と区画空間（３７）とを貫通する少なくとも１つの貫通孔（３８）が設けられてなり、固定ジグ（３）の貫通孔（３８）を介して区画空間（３７）内の空気を吸引することにより密着層（３１）を変形させることができるものであることを特徴とする。
