Abstract

 本発明によるダブルゲートトランジスタ(100)の製造方法は、ボトムゲート電極(110)を形成する工程と、ボトムゲート電極(110)を覆う第1ゲート絶縁膜(120)を形成する工程と、第1ゲート絶縁膜(120)を介してボトムゲート電極(110)と対向する半導体層を形成する工程と、半導体層をレーザビームで照射することによって結晶質半導体層(130)を得る工程と、結晶質半導体層(130)を覆う第2ゲート絶縁膜(140)を形成する工程と、第2ゲート絶縁膜(140)を介して結晶質半導体層(130)と対向するトップゲート電極(150)を形成する工程とを包含する。ボトムゲート電極(110)は導電性金属酸化物から形成された表面を有している。
