Abstract
Description
表示装置分野では、軽量でフレキシブル性に優れたプラスチック基板へのガラス基板代替検討や、曲げたり丸めたりすることが可能なディスプレイの開発が行われている。しかし、例えば無機材料からなる電子素子をフィルム上に形成した場合、無機材料とフィルムの熱線膨張係数が大きく異なるために、無機素子を形成したフィルムが曲がったり、更には、無機素子がフィルムから剥がれたりする場合があった。そこで、透明性と耐熱性に加え、熱線膨張係数が低いフィルム用の樹脂材料の開発が望まれている。
以上から本発明における第1の課題は、透明性に優れ、かつ熱線膨張係数の低いポリイミドフィルムを形成できるポリイミド樹脂を提供することにある。
以上から本発明における第2の課題は、より低い熱線膨張係数のポリイミドフィルムを提供することにある。
[1] 下記式(1-1)で示される構成単位を含み、下記式(2)で示される構成単位及び下記式(3)からなる群から選択される少なくとも1つを含むポリイミド樹脂。
[3] プラスチックフィルム、シリコンウェハー、金属箔及びガラスから選ばれる基材と、上記ポリイミド樹脂を含むポリイミド樹脂層とを有する積層体。
第2の発明のポリイミドフィルムは、従来よりも熱線膨張係数が低いことから、特に寸法安定性が必要とされる部材用のフィルムやガラス基板代替のフレキシブルフィルムとして好適である。
第1の発明のポリイミド樹脂、及び第2の発明のポリイミドフィルムは、例えば、カラーフィルター、フレキシブルディスプレイ、半導体部品、光学部材等への利用が期待される。
第1の発明のポリイミド樹脂は、下記式(1-1)で示される構成単位を含み、下記式(2)で示される構成単位及び下記式(3)で示される構成単位からなる群から選択される少なくとも1つを含む。
同様に、式(1-1)で示される構成単位及び式(3)で示される構成単位の合計(式(1-1)及び式(3)の構成単位の合計)と式(2)で示される構成単位とのモル比(式(1-1)及び式(3)の構成単位の合計:式(2)で示される構成単位)は、100:0~10:90であることが好ましく、100:0~20:80であることがより好ましく、100:0~30:70であることがさらに好ましい。
前記モル比をそれぞれ上記割合とすることでもYI:27以下(好ましくは20以下)、全光線透過率:80%以上、CTE:15ppm以下を全て満たすポリイミドフィルムを作製することができる。
Xは、芳香環を少なくとも1つ有していればよい。該芳香環は単環でも縮合環でもよく、ベンゼン環、ナフタレン環、アントラセン環、及びテトラセン環等が挙げられる。これらの中でも、好ましくはベンゼン環及びナフタレン環であり、より好ましくはベンゼン環である。
Xの炭素数は6~22であり、好ましくは6~18、より好ましくは6~12である。
一般式(X-1)~(X-3)において、R9~R20は、水素原子又はメチル基であることが好ましく、水素原子であることがより好ましい。また一般式(X-3)において、R21は単結合、-CH2-、又は-C(CH3)2-であることが好ましく、単結合であることがより好ましい。Xは、低熱線膨張係数の観点から、より更に好ましくは下記構造式(X-4)で表される4価の基である。
上記芳香族ジアミン化合物としては、例えば、p-フェニレンジアミン、m-フェニレンジアミン、4,4’-ジアミノビフェニル、4,4’-ジアミノ-2,2’-ジメチルビフェニル、4,4’-ジアミノ-3,3’-ジメチルビフェニル、4,4’-ジアミノ-2,2’-ジトリフルオロメチルビフェニル、4,4’-ジアミノジフェニルエーテル、3,4’-ジアミノジフェニルエーテル、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノベンゾフェノン、4,4’-ジアミノジフェニルスルホン、4,4’-ジアミノジフェニルスルフィド、1,4-ビス(4-アミノフェノキシ)ベンゼン、1,3-ビス(4-アミノフェノキシ)ベンゼン、4,4’-ビス(4-アミノフェノキシ)ビフェニル、ビス[4-(4-アミノフェノキシ)フェニル]スルホン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]プロパン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]-1,1,1,3,3,3-ヘキサフルオロプロパン、ビス[4-(3-アミノフェノキシ)フェニル]スルホン、9,9-ビス(4-アミノフェニル)フルオレンなどの芳香族ジアミン化合物が挙げられる。
第2の発明のポリイミドフィルムは、特定の構成単位を含むポリイミド樹脂を含有し、厚さが10~50μmとなっている。以下、該ポリイミド樹脂を、「第2の発明に係るポリイミド樹脂」という。
第2の発明に係るポリイミド樹脂は、下記式(1-2)で示される構成単位を含む。
第2の発明において、上記式(2)で示される構成単位及び式(3)で示される構成単位は、それぞれ第1の発明のポリイミド樹脂に関する説明の中で記載した式(2)で示される構成単位及び式(3)で示される構成単位と同じであるので、それらの説明は省略する。
実用的な観点から、式(2)で示される構成単位のR3及びR4は式(i)であることが好ましい。
第2の発明において、上記式(2-1)で示される構成単位は、第1の発明のポリイミド樹脂に関する説明の中で記載した式(2-1)で示される構成単位と同じであるので、その説明は省略する。
なお、上記比の範囲で、適宜式(3)で示される構成単位を含ませてもよい。

同様に、式(1-2)で示される構成単位及び式(3)で示される構成単位の合計(式(1-2)及び式(3)の構成単位の合計)と式(2)で示される構成単位とのモル比(式(1-2)及び式(3)の構成単位の合計:式(2)で示される構成単位)は、100:0~10:90であることが好ましく、100:0~20:80であることがより好ましく、100:0~30:70であることがさらに好ましい。

本発明のポリイミド樹脂は、特定のテトラカルボン酸成分と特定のジアミン成分とを反応させることにより製造することができる。
第1の発明において、テトラカルボン酸成分は、1,2,3,4-シクロブタンテトラカルボン酸二無水物を必須とし、式(2)の構成単位を含む場合は1,2,4,5-シクロヘキサンテトラカルボン酸二無水物を含有する。また、必要に応じて芳香環を含むテトラカルボン酸又はその誘導体とを含有する。
第1の発明において、ジアミン成分は、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA)、ビス(4-アミノフェニル)テレフタレート(BAPT)、1,4-ビス(4-アミノベンゾイルオキシ)ベンゼン(BABB)及びN,N’-p-フェニレンビス(p-アミノベンズアミド)(PABA)のからなる群から選択される少なくとも1つを必須とし、式(3)の構成単位を含む場合は、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル(TFMB)を含有する。
第2の発明において、テトラカルボン酸成分は、1,2,3,4-シクロブタンテトラカルボン酸二無水物を必須とし、好ましくは1,2,4,5-シクロヘキサンテトラカルボン酸二無水物を含み、必要に応じて芳香環を含むテトラカルボン酸又はその誘導体とを含有する。
また、第2の発明において、ジアミン成分は、例えば、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA)やN,N’-p-フェニレンビス(p-アミノベンズアミド)(PABA)を必須とし、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル(TFMB)を含有することが好ましく、また、テトラカルボン酸成分として1,2,4,5-シクロヘキサンテトラカルボン酸二無水物を使用する場合は、これに対応させてビス(4-アミノフェニル)テレフタレート(BAPT)や1,4-ビス(4-アミノベンゾイルオキシ)ベンゼン(BABB)を含有することが好ましい。
また、芳香環を含むテトラカルボン酸のアルキルエステルとしては、アルキルの炭素数が1~3であることが好ましく、例えば、上述した芳香環を含むテトラカルボン酸のジメチルエステル、ジエチルエステル、及びジプロピルエステルが挙げられる。
芳香環を含むテトラカルボン酸又はその誘導体は、上記から選ばれる少なくとも1つの化合物を単独で用いてもよく、2つ以上の化合物を組み合わせて用いてもよい。
上記ジアミン成分は単独で用いてもよく、2種以上を組み合わせて用いてもよい。
具体的な反応方法としては、(1)テトラカルボン酸成分、ジアミン成分、及び反応溶剤を反応器に仕込み、室温~80℃で0.5~30時間撹拌し、その後に昇温してイミド化反応を行う方法、(2)ジアミン成分及び反応溶剤を反応器に仕込んで溶解させた後、テトラカルボン酸成分を仕込み、必要に応じて室温~80℃で0.5~30時間撹拌し、その後に昇温してイミド化反応を行う方法、(3)テトラカルボン酸成分、ジアミン成分、及び反応溶剤を反応器に仕込み、直ちに昇温してイミド化反応を行う方法等が挙げられる。
エーテル系溶剤の具体例としては、1,2-ジメトキシエタン、ビス(2-メトキシエチル)エーテル、1,2-ビス(2-メトキシエトキシ)エタン、ビス〔2-(2-メトキシエトキシ)エチル〕エーテル、テトラヒドロフラン、1,4-ジオキサン等が挙げられる。
また、カーボネート系溶剤の具体例としては、ジエチルカーボネート、メチルエチルカーボネート、エチレンカーボネート、プロピレンカーボネート等が挙げられる。
上記反応溶剤の中でも、非プロトン性溶剤が好ましく、アミド系溶剤又はラクトン系溶剤がより好ましい。また、上記の反応溶剤は単独で又は2種以上混合して用いてもよい。
塩基触媒としては、ピリジン、キノリン、イソキノリン、α-ピコリン、β-ピコリン、2,4-ルチジン、2,6-ルチジン、トリメチルアミン、トリエチルアミン、トリプロピルアミン、トリブチルアミン、イミダゾール、N,N-ジメチルアニリン、N,N-ジエチルアニリン等の有機塩基触媒、水酸化カリウムや水酸化ナトリウム、炭酸カリウム、炭酸ナトリウム、炭酸水素カリウム、炭酸水素ナトリウム等の無機塩基触媒が挙げられる。
また、酸触媒としては、クロトン酸、アクリル酸、トランス-3-ヘキセノイック酸、桂皮酸、安息香酸、メチル安息香酸、オキシ安息香酸、テレフタル酸、ベンゼンスルホン酸、パラトルエンスルホン酸、ナフタレンスルホン酸等が挙げられる。上記のイミド化触媒は単独で又は2種以上を組み合わせて用いてもよい。
上記のうち、取り扱い性の観点から、塩基触媒を用いることが好ましく、有機塩基触媒を用いることがより好ましく、トリエチルアミンを用いることが更に好ましい。
なお、触媒を用いない場合のイミド化反応の温度は、好ましくは200~350℃である。
第2の発明において、当該ポリアミド酸は下記一般式(1-2a)で示される構成単位を必須とし、好ましくは下記一般式(2a)で示される構成単位及び下記一般式(3a)で示される構成単位からなる群から選択される少なくとも1つを含む。
第1及び第2の発明において、必要に応じて下記一般式(4a)で示される繰り返し構成単位を含ませることができる。これらの含有量は、所望のポリイミドの組成に応じて適宜調整される。また、その他の好ましい態様は前記ポリイミド樹脂と同じである。
具体的な反応方法としては、(1)テトラカルボン酸成分、ジアミン成分、及び溶剤を反応器に仕込み、0~120℃、好ましくは5~80℃の範囲で1~72時間撹拌する方法、(2)ジアミン成分及び溶剤を反応器に仕込んで溶解させた後、テトラカルボン酸成分を仕込み、0~120℃、好ましくは5~80℃の範囲で1~72時間撹拌する方法、等が挙げられる。上記のうち、(2)の製造方法が好ましい。
80℃以下で反応させる場合には、得られるポリアミド酸の分子量が重合時の温度履歴に依存して変動することなく、また熱イミド化の進行も抑制できるため、ポリアミド酸を安定して製造できる。
得られるポリアミド酸溶液中のポリアミド酸の濃度は、ポリアミド酸組成物として使用する観点から、通常ポリアミド酸溶液中の1~50質量%であり、好ましくは3~35質量%、より好ましくは10~30質量%の範囲である。
ポリアミド酸組成物は、効率よくイミド化を進行させる観点から、更にイミド化触媒及び脱水触媒を含むことが好ましい。イミド化触媒としては、沸点が40℃以上180℃以下であるイミド化触媒であればよく、沸点が180℃以下のアミン化合物が好ましいものとして挙げられる。沸点が180℃以下のイミド化触媒であれば、フィルム形成後、高温での乾燥時に該フィルムが着色し、外観が損なわれるおそれがない。また、沸点が40℃以上のイミド化触媒であれば、十分にイミド化が進行する前に揮発する可能性を回避できる。
イミド化触媒として好適に用いられるアミン化合物としては、ピリジン又はピコリンが挙げられる。上記のイミド化触媒は単独で又は2種以上を組み合わせて用いてもよい。
脱水触媒としては、無水酢酸、プロピオン酸無水物、n-酪酸無水物、安息香酸無水物、トリフルオロ酢酸無水物等の酸無水物;ジシクロヘキシルカルボジイミド等のカルボジイミド化合物;等を挙げることができる。これらは単独で又は2種以上を組み合わせて用いてもよい。
加熱温度は通常100~400℃であり、好ましくは200~350℃、より好ましくは250~340℃の範囲から選択することができる。また、加熱時間は、通常1分~6時間であり、好ましくは5分~2時間、より好ましくは15分~1時間である。
加熱雰囲気は、空気ガス、窒素ガス、酸素ガス、水素ガス、窒素/水素混合ガス等が挙げられるが、得られるポリイミド樹脂の着色を抑えるためには、酸素濃度が100ppm以下の窒素ガス、水素濃度が0.5%以下含む窒素/水素混合ガスが好ましい。
第1の発明において、ポリアミド酸組成物を用いて作製されるポリイミドフィルムの膜厚は、通常0.1~500μmであり、好ましくは1~250μm、より好ましくは5~100μm、更に好ましくは10~50μmである。
第1の発明のポリイミドフィルムは、第1の発明のポリイミド樹脂を含むことを特徴とし、透明性に優れ、低熱線膨張係数を有する。第1の発明のポリイミドフィルムは、第1の発明のポリイミド樹脂からなることが好ましい。
第2の発明のポリイミドフィルムは、第2の発明に係るポリイミド樹脂を含むことを特徴とし、低熱線膨張係数を有する。第2の発明のポリイミドフィルムは、第2の発明に係るポリイミド樹脂からなることが好ましい。
本発明のポリイミドフィルムの作製方法には特に制限はなく、公知の方法を用いることができる。例えば、有機溶剤を含有する本発明のポリイミド樹脂溶液、又はポリイミド樹脂と既述の種々の添加剤とを含む樹脂組成物をフィルム状に塗布又は成形した後、該有機溶剤を除去する方法等が挙げられる。また、前述のポリアミド酸組成物を用いてポリイミドフィルムを作製してもよい。
第2の発明のポリイミドフィルムの厚みは10~50μmとし、用途等に応じて適宜選択することができる。厚みが10μm未満では自立膜としての使用が困難になってしてしまい、50μmを超えるとイミド化する際に分解反応も進行することで膜強度が脆弱になってしてしまう。第2の発明のポリイミドフィルムの厚みは、好ましくは10~50μm、より好ましくは10~40μmの範囲である。
本発明では、厚み30μmにおける全光線透過率が好ましくは80%以上のポリイミドフィルムとすることができる。該全光線透過率は82%以上であることがより好ましく、83%以上であることが更に好ましい。
また、本発明では、熱線膨張係数が好ましくは15ppm/℃以下、より好ましくは14ppm/℃以下のポリイミドフィルムとすることができる。さらに、ガラス転移温度が好ましくは300℃以上、より好ましくは320℃以上、更に好ましくは350℃以上のポリイミドフィルムとすることができる。
ポリイミドフィルムの全光線透過率、熱線膨張係数は、具体的には実施例に記載の方法で測定することができる。
第1の発明はまた、プラスチックフィルム、シリコンウェハー、金属箔及びガラスから選ばれる基材と、第1の発明のポリイミド樹脂を含むポリイミド樹脂層とを有する積層体を提供する。第1の発明の積層体は、該ポリイミド樹脂層を少なくとも1層有していればよく、2層以上有していてもよい。
プラスチックフィルムを構成する樹脂としては、例えば、エチレン、プロピレン、イソブテン等の単独重合体又は共重合体等のポリオレフィン、環状ポリオレフィン等の非晶質ポリオレフィン、ポリエチレンテレフタレート、ポリエチレン-2,6-ナフタレート等のポリエステル、ナイロン6、ナイロン66、ナイロン12、共重合ナイロン等のポリアミド、ポリビニルアルコール、エチレン-酢酸ビニル共重合体部分加水分解物(EVOH)、ポリイミド、ポリエーテルイミド、ポリサルホン、ポリエーテルサルホン、ポリエーテルエーテルケトン、ポリカーボネート、ポリアリレート、フッ素樹脂、アクリル樹脂、ポリ乳酸等の生分解性樹脂等が挙げられる。これらのうち、耐熱性及び寸法安定性の観点から、ポリエチレン-2,6-ナフタレート、ポリイミド、ポリエーテルイミド、ポリサルホン、ポリエーテルサルホン、ポリカーボネートが好ましい。
金属箔を構成する金属としては、導電性を有するものであれば特に制限はなく、例えば、金、銀、銅、鉄、ニッケルが挙げられる。これらのうち、銀又は銅が好ましく、銅がより好ましい。
上記基材の中でも、基材が金属箔であることが好ましく、銅箔であることがより好ましい。
(1)熱線膨張係数(CTE)
エスアイアイ・ナノテクノロジー株式会社製の熱機械的分析装置(TMA/SS6100)を用いて、昇温速度10℃/minの条件でTMA測定を行い、100~150℃のCTEを求めた。
なお、CTEは15ppm/℃以下が好ましい。
(2)全光線透過率及びイエローインデックス(YI)
日本電色工業株式会社色彩・濁度同時測定器(COH400)を用い、表1に示す各膜厚にて測定した。なお、全光線透過率は82%以上が好ましい。
<DATA-CBDAワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)17.32g(0.050モル)、ジメチルアセトアミド(DMAc、三菱ガス化学(株)製)108.5gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液にシクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)9.81g(0.050モル)を入れて内温40℃を超えないように内温を制御しながら15min撹拌した。DMAc135.6g添加し、さらに1h撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚22μmのポリイミドフィルムを得た。
<DATA-PMDAHH70-CBDA30ワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)17.32g(0.050モル)、ジメチルアセトアミド(DMAc、三菱ガス化学(株)製)114.4gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液にシクロヘキサンテトラカルボン酸二無水物(PMDAHH、和光純薬(株)製)7.85g(0.035モル)、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)2.94g(0.015モル)を入れて内温40℃を超えないように内温を制御しながら25min撹拌した。DMAc142.6g添加し、さらに30min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚11μmのポリイミドフィルムを得た。
<DATA-PMDAHH50-CBDA50ワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)17.32g(0.050モル)、ジメチルアセトアミド(DMAc、三菱ガス化学(株)製)111.3gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液にシクロヘキサンテトラカルボン酸二無水物(PMDAHH、和光純薬(株)製)5.61g(0.025モル)、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)4.90g(0.025モル)を入れて内温40℃を超えないように内温を制御しながら15min撹拌した。DMAc139.1g添加し、さらに40min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚12μmのポリイミドフィルムを得た。
<DATA-PMDAHH30-CBDA70ワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)17.32g(0.050モル)、ジメチルアセトアミド(DMAc、三菱ガス化学(株)製)111.3gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液にシクロヘキサンテトラカルボン酸二無水物(PMDAHH、和光純薬(株)製)3.37g(0.015モル)、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)6.86g(0.035モル)を入れて内温40℃を超えないように内温を制御しながら12min撹拌した。DMAc137.7g添加し、さらに40min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚15μmのポリイミドフィルムを得た。
<DATA70-TFMB30-CBDAワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)12.157g(0.035モル)、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル(TFMB、和歌山精化工業(株)製)4.817g(0.015モル)、N,N-ジメチルイソブチルアミド(DMIB、三菱ガス化学(株)製)107.23gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液に、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)9.833g(0.050モル)を入れて内温40℃を超えないように内温を制御しながら25min撹拌した。DMIB117.77g添加し、さらに30min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚10μmのポリイミドフィルムを得た。
<DATA50-TFMB50-CBDAワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)8.776g(0.025モル)、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル(TFMB、和歌山精化工業(株)製)8.113g(0.025モル)、N,N-ジメチルイソブチルアミド(DMIB)、三菱ガス化学(株)製)107.31gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液に、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)9.937g(0.050モル)を入れて内温40℃を超えないように内温を制御しながら25min撹拌した。DMIB142.6g添加し、さらに30min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚13μmのポリイミドフィルムを得た。
<DATA30-TFMB70-CBDAワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)5.322g(0.015モル)、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル(TFMB、和歌山精化工業(株)製)11.480g(0.035モル)、N,N-ジメチルイソブチルアミド(DMIB)、三菱ガス化学(株)製)107.38gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液に、シクロブタンテトラカルボン酸二無水物(CBDA、和光純薬(株)製)10.044g(0.050モル)を入れて内温40℃を超えないように内温を制御しながら25min撹拌した。DMIB117.62g添加し、さらに30min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚15μmのポリイミドフィルムを得た。
<DATA-PMDAHHワニスの調製>
ステンレス製半月型攪拌翼、窒素導入管、温度計、ガラス製エンドキャップを備えた0.3Lの5ツ口ガラス製丸底フラスコ中で、N,N’-ビス(4-アミノフェニル)テレフタルアミド(DATA、和歌山精化工業(株)製)17.32g(0.050モル)、ジメチルアセトアミド(DMAc、三菱ガス化学(株)製)114.1gを入れ窒素雰囲気下、室温、200rpmで十分な時間撹拌した。その溶液にシクロヘキサンテトラカルボン酸二無水物(PMDAHH、和光純薬(株)製)11.22g(0.050モル)を入れて内温40℃を超えないように内温を制御しながら45min撹拌した。DMAc142.6g添加し、さらに30min撹拌して固形分濃度10質量%のポリアミド酸溶液を得た。
得られたポリアミド酸溶液をバーコーターにてガラス板上に塗布し、80℃2h加熱することで自立膜を作製した。ガラス板から剥離せず320℃×1hで熱イミド化を行った。熱イミド化後、ガラス板から剥離し、340℃×1hでアニールし膜厚11μmのポリイミドフィルムを得た。
膜厚を7μmとした以外は実施例1と同様にしてポリイミドフィルムを得た。
Claims (13)
- 式(1-1)で示される構成単位と式(2)で示される構成単位とを含み、式(1-1)で示される構成単位のR1及びR2が式(i)であり、かつ、式(2)で示される構成単位のR3及びR4が式(i)であるか、又は、式(1-1)で示される構成単位のR1及びR2が式(i)であり、かつ、式(2)で示される構成単位のR3及びR4が式(iii)であるか、あるいは、式(1-1)で示される構成単位のR1及びR2が式(iii)であり、かつ、式(2)で示される構成単位のR3及びR4が式(i)である請求項1に記載のポリイミド樹脂。
- 式(1-1)で示される構成単位と式(2)で示される構成単位とを含み、式(1-1)で示される構成単位と式(2)で示される構成単位とのモル比が25:75~75:25である請求項1又は2に記載のポリイミド樹脂。
- 式(1-1)で示される構成単位と式(3)で示される構成単位とを含み、式(1-1)で示される構成単位と式(3)で示される構成単位とのモル比が20:80~80:20である請求項1に記載のポリイミド樹脂。
- 請求項1~4のいずれか1項に記載のポリイミド樹脂を含むポリイミドフィルム。
- プラスチックフィルム、シリコンウェハー、金属箔及びガラスから選ばれる基材と、請求項1~4のいずれか1項に記載のポリイミド樹脂を含むポリイミド樹脂層とを有する積層体。
- 式(1-2)で示される構成単位のR1及びR2が式(i)である請求項7に記載のポリイミドフィルム。
- 式(2)で示される構成単位のR3及びR4が式(i)である請求項9に記載のポリイミドフィルム。
- 式(1-2)で示される構成単位と式(2)で示される構成単位とを含み、式(1-2)で示される構成単位と式(2)で示される構成単位とのモル比が25:75~75:25である請求項9又は10に記載のポリイミドフィルム。
- 式(1-2)で示される構成単位と式(3)で示される構成単位とを含み、式(1-2)で示される構成単位と式(3)で示される構成単位とのモル比が20:80~80:20である請求項12に記載のポリイミドフィルム。
