Abstract
Description
特許文献1(特開平5-43851号公報)には、高弾性の感圧接着剤に、発泡剤を配合した剥離性感圧接着剤が記載されている。発泡剤として無機系発泡剤(炭酸アンモニウムなど)、有機系発泡剤(アゾ系化合物など)が用いられ、さらに発泡剤をマイクロカプセル化した熱膨張性微粒子などが記載されている。特許文献1には、加熱処理による発泡剤の膨張ないし発泡で接着力が低下すると記載されている。
また、非特許文献1(雑誌「高分子」59巻 12月号(2010年)926~927ページ)には、UV感応型の耐熱自己剥離テープが記載されている。
特許文献9(国際公開公報2010/025983号パンフレット)には、メルドラム酸の骨格を有するポリマーを含有する、低アウトガスのフォトレジストが記載されている。
特許文献10(特開2009-227996号公報)には、メルドラム酸の骨格を有するポリマーが記載されている。
また、無機系発泡剤やマイクロカプセルは、ベースとなる接着材料に溶け込まないので、剥離した際に被着物表面に残ってしまうことがあった。
なお、これらの自己剥離型接着剤に関する先行文献には、メルドラム酸骨格の化合物は記載されていない。

[第1の実施形態]
<接着性樹脂組成物>
本実施形態の接着性樹脂組成物は、発泡性化合物由来の構造を有する発泡性粘着ポリマーを含んでなる。
発泡性粘着ポリマーは、発泡性化合物であるメルドラム酸誘導体由来の構造を有する。
(1)メルドラム酸誘導体がポリマー鎖に結合しているポリマー、
(2)メルドラム酸誘導体由来の構成単位がポリマー鎖の一部を構成するポリマー、
を挙げることができる。
これらの発泡性粘着ポリマーであれば、被着体の汚染原因の一つである、低分子化合物の含有量を低減させることができる。
以下、順に説明する。
ベースとなる接着性樹脂としては、剥離時の加熱温度未満では接着性を保持し、融解や分解などが生じない耐熱性を有するものを用いることができる。例えば、従来公知の感圧接着剤(粘着材)等の粘着物質を使用することができる。
なお、ラジカル重合における溶液重合においては、重合溶媒として、たとえば、酢酸エチル、トルエンなどが用いられる。具体的な溶液重合例としては、反応は窒素などの不活性ガス気流下で、重合開始剤として、たとえば、モノマー全量100重量部に対して、アゾビスイソブチロニトリル0.01~0.2重量部加え、通常、50~100℃程度で、8~30時間程度行われる。
重合開始剤としては、たとえば、2,2'-アゾビスイソブチロニトリル、2,2'-アゾビス(2-アミジノプロパン)ジヒドロクロライド、2,2'-アゾビス[2-(5-メチル-2-イミダゾリン-2-イル)プロパン]ジヒドロクロライド、2,2'-アゾビス(2-メチルプロピオンアミジン)二硫酸塩、2,2'-アゾビス(N,N'-ジメチレンイソブチルアミジン)、2,2'-アゾビス[N-(2-カルボキシエチル)-2-メチルプロピオンアミジン]ハイドレート(和光純薬工業(株)製、VA-057)などのアゾ系開始剤、過硫酸カリウム、過硫酸アンモニウムなどの過硫酸塩、ジ(2-エチルヘキシル)パーオキシジカーボネート、ジ(4-t-ブチルシクロヘキシル)パーオキシジカーボネート、ジ-sec-ブチルパーオキシジカーボネート、t-ブチルパーオキシネオデカノエート、t-ヘキシルパーオキシピバレート、t-ブチルパーオキシピバレート、ジラウロイルパーオキシド、ジ-n-オクタノイルパーオキシド、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート、ジ(4-メチルベンゾイル)パーオキシド、ジベンゾイルパーオキシド、t-ブチルパーオキシイソブチレート、1,1-ジ(t-ヘキシルパーオキシ)シクロヘキサン、t-ブチルハイドロパーオキシド、過酸化水素などの過酸化物系開始剤、過硫酸塩と亜硫酸水素ナトリウムの組み合わせ、過酸化物とアスコルビン酸ナトリウムの組み合わせなどの過酸化物と還元剤とを組み合わせたレドックス系開始剤などをあげることができるが、これらに限定されるものではない。
前記重合開始剤は、単独で使用してもよく、また2種以上を混合して使用してもよいが、全体としての含有量はモノマー100重量部に対して、0.005~1重量部程度であることが好ましく、0.02~0.6重量部程度であることがより好ましい。
また、重合において連鎖移動剤を用いてもよい。連鎖移動剤を用いることにより、接着性樹脂の分子量を適宜調整することができる。
これらの連鎖移動剤は、単独で使用してもよく、また2種以上を混合して使用してもよいが、全体としての含有量はモノマー100重量部に対して、0.01~0.4重量部程度である。
反応性官能基としては、ビニル基、アクリロイル基、メタクリロイル基、エポキシ基、アジリジル基、チイラニル基、オキセタニル基、チエタニル基、イソシアナト基、アミノ基、スルホン基、ヒドロキシ基、カルボキシル基、酸無水物基等を挙げることができる。
ハロゲン原子としては、フッ素、塩素、臭素、ヨウ素を挙げることができる。
R1およびR2が互いに結合して形成される環構造は、R1およびR2が結合している炭素原子を含んで形成される。R3およびR4においても同様である。
フェニル、ベンジル、ナフチル、ビフェニル、トリフェニル、フルオレニル、アントラニル、フェナントリルなどの芳香族基;
ピリジル基、ピリミジニル基、ピリダジル基、フリル基、チエニル基、オキサゾリル基、イソキサゾリル基、チアゾリル基、イソチアゾリル基、ピロール基、イミダゾリル基などの複素環基;
を挙げることができる。
メルドラム酸誘導体由来の構成単位がポリマー鎖の一部を構成する発泡性粘着ポリマーを合成するには、接着性樹脂を構成する反応性官能基を有する化合物に反応性官能基を有するメルドラム酸誘導体を共存させて重合を行う方法等により行う。

(b)(メタ)アクリル酸誘導体由来の構成単位と、
を含んでなる。
メルドラム酸誘導体由来の構成単位(a)は、(メタ)アクリル酸誘導体由来の構成単位100重量部に対して、0.1~50重量部、好ましくは0.5~40重量部、より好ましくは1重量部~30重量部の量で含むことができる。
また、(メタ)アクリル酸誘導体由来の構成単位は(メタ)アクリル酸誘導体を1種又は2種以上使用することができる。
なお、ラジカル重合における溶液重合においては、重合溶媒として、たとえば、酢酸エチル、トルエンなどが用いられる。具体的な溶液重合例としては、反応は窒素などの不活性ガス気流下で、重合開始剤として、たとえば、モノマー全量100重量部に対して、アゾビスイソブチロニトリル0.01~0.2重量部加え、通常、50~100℃程度で、8~30時間程度行われる。

連鎖移動剤としては、たとえば、ラウリルメルカプタン、グリシジルメルカプタン、メルカプト酢酸、2-メルカプトエタノール、チオグリコール酸、チオグルコール酸2-エチルヘキシル、2,3-ジメルカプト-1-プロパノールなどが挙げられる。
これらの連鎖移動剤は、単独で使用してもよく、また2種以上を混合して使用してもよいが、全体としての含有量はモノマー100重量部に対して、0.01~0.4重量部程度である。
本実施形態の接着性樹脂組成物は、発泡性粘着ポリマー以外の成分として、有機溶剤、架橋剤、粘着付与剤、可塑剤、充填剤、老化防止剤、酸化防止剤、着色剤(顔料や染料など)、軟化剤、光安定剤、紫外線吸収剤、重合禁止剤、無機または有機の充填剤、金属粉、粒子状物、箔状物等を含むことができる。
接着性樹脂組成物は、前記の発泡性粘着ポリマー及びその用途に応じたその他の成分を既存の方法で混合することにより得られる。混合方法については、槽攪拌による混合や混練機による混合等を用いることができる。
上述の製造方法により得られた接着性樹脂組成物において、メルドラム酸誘導体は、接着性樹脂100重量部に対し、0.1~50重量部、好ましくは0.5~40重量部、より好ましくは1重量部~30重量部の量で含むことができる。メルドラム酸誘導体の添加量が当該範囲より少ないと、発生する二酸化炭素ガスの発生量が少なく、メルドラム酸誘導体としての効果が得られ難いため、剥離効果が小さい。一方、メルドラム酸誘導体の添加量が当該範囲より多いと、被着物を剥がした後に当該被着物に剥離層の一部が残る、いわゆる「糊残り」の原因となる。つまり、メルドラム酸誘導体が前記範囲で含まれていれば、剥離効果に優れ、糊残りが抑制された接着性樹脂組成物を得ることができる。
接着性樹脂組成物のガラス転移温度は、示差走査熱量分析(DSC)で測定したガラス転移点が40℃以下、好ましくは30℃以下であり、常温で接着性を有する。
図1に示されるように、本実施形態の積層体10は、基材12と、基材12上に形成された本実施形態の接着性樹脂組成物からなる剥離層(接着層)14と、剥離層14上に貼着された被着物16と、からなる。
剥離層14は、接着性樹脂組成物のみ、あるいは接着性樹脂組成物、フィルム等の基材A及び感圧粘着材Bを層構造としてもつ両面テープのような形であっても良い。その場合には、接着性樹脂組成物側を被着物16に接触するようにすることが必須となる。
基材12および被着物16は、後述する用途によって、様々な材料から構成することができる。
また、積層体10をセラミックコンデンサ製造に用いる場合は、基材12はプラスチックフィルム等であり、被着物16はセラミックコンデンサである。
プラスチック基材としては、シート状やフィルム状に形成できるものであれば特に限定されるものでなく、例えば、ポリエチレン、ポリプロピレン、ポリ-1-ブテン、ポリ-4-メチル-1-ペンテン、エチレン・プロピレン共重合体、エチレン・1-ブテン共重合体、エチレン・酢酸ビニル共重合体、エチレン・エチルアクリレート共重合体、エチレン・ビニルアルコール共重合体等のポリオレフィンフィルム、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリブチレンテレフタレート等のポリエステルフィルム、ポリアクリレートフィルム、ポリスチレンフィルム、ナイロン6、ナイロン6,6、部分芳香族ポリアミド等のポリアミドフィルム、ポリ塩化ビニルフィルム、ポリ塩化ビニリデンフィルム、ポリカーボネートフィルム等が挙げられる。
基材12の厚みは、通常4~400μm、好ましくは4~100μm、より好ましくは25~50μm程度である。
接着性樹脂組成物を均一に塗布できるよう、接着性樹脂組成物中に一種以上の溶媒(溶剤)を新たに加えてもよい。
剥離層14の膜厚は、用途により好ましい範囲が異なるものの、剥離層14が接着性樹脂組成物のみの場合、0.1~100μm程度に形成され、好ましくは1~50μm程度に形成され、さらに好ましくは5~50μm程度に形成される。
更に、表面に接着性樹脂組成物が露出する場合には、実用に供されるまで剥離処理したシート(剥離シート、セパレーター、剥離ライナー等。以下セパレーターと呼ぶ)で剥離層14を保護してもよい。
前記セパレーターの厚みは、通常5~200μm、好ましくは5~100μm程度である。

感圧接着剤Bの膜厚は、用途により好ましい範囲が異なるものの5~50μm程度に形成される。
剥離層14が、接着性樹脂組成物、フィルム等の基材A及び感圧粘着材Bを層構造としてもつ両面テープのような形の場合、接着性樹脂組成物とフィルム等の基材Aの間や、基材Aと感圧粘着材Bの間に、凹凸吸収層、衝撃吸収層など、別の層を含んでもよい。
凹凸吸収層、衝撃吸収層の厚みは、凹凸や衝撃が吸収できる厚さであればよい。用途に応じて適切な厚さになるように形成する。
本実施形態の自己剥離方法は、上述の積層体10を用いた方法である。
具体的には、積層体10を、メルドラム酸誘導体が分解する温度以上に加熱することにより、剥離層14に含まれるメルドラム酸誘導体から二酸化炭素ガス等を発生させ、剥離層14と被着物16との界面における剥離層14の接着強度を低下させる工程を備える。
なお、加熱によって発生した二酸化炭素ガス等は、剥離後に剥離層14中にある程度残留していても構わない。
本実施形態の積層体10は、基材12と被着物16とを、メルドラム酸誘導体を含有する剥離層14を介して貼着した後に、被着物16を剥離層14から容易に剥離することが要求される種々の用途に好ましく用いることができる。その例としては、金属板やプラスチック板、ガラス板などの汚損防止等を目的とした表面保護材やマスキング材などが挙げられる。
被着物としては、シリコンウエハ、サファイア基板、金属基板、セラミックコンデンサ等を挙げることができる。支持体としては、ガラス板、SUSや鉄等の金属基板、シリコンウエハ、サファイア基板等を挙げることができる。ダイシング方法は、公知の方法を用いることができる。
そして、前述のような温度範囲で熱を加えることによって、個片化された前記被着物、例えば半導体チップを前記支持体から剥離させる。
支持体としては、ガラス板、SUSや鉄等の金属基板、シリコンウエハ、サファイア基板等を挙げることができる。
そして、前述のような温度範囲で熱を加えることによって、前記支持体から、樹脂で封止された半導体チップを剥離させ、半導体パッケージを得ることができる。
本実施形態におけるテープは、基材フィルム上に、本実施形態の接着性樹脂組成物を塗布して剥離層を形成することにより得ることができる。
基材層および剥離層の厚さは、用途に応じて適宜選択することができる。
上記構成を有する本実施形態のテープは、具体的には、基板の研磨、めっき方法等に用いることができる。
被研磨面の研磨工程は、砥粒やダイヤモンドホイール等を用いて、従来公知の方法により行うことができる。そして、前述のような温度範囲で熱を加えることによって、基板の被研磨面の裏面から、テープを剥離させる。
被めっき体としては、金属基板等を挙げることができ、めっき方法は公知の方法により行うことができる。
さらに、本実施形態における前記テープは、QFN(Quad Flat Non-Leaded Package)用アセンブリテープ等に適用することもできる。
以上、図面を参照して本発明の第1の実施形態について述べたが、これらは本発明の例示であり、前記以外の様々な構成を採用することもできる。
<接着性樹脂組成物>
本実施形態の接着性樹脂組成物は、上記一般式(1)で表されるメルドラム酸誘導体と、接着性樹脂と、を含んでなる。
本実施形態において、メルドラム酸誘導体は第1の実施形態と同様のものを用いることができる。
なお、本実施形態においては、R1、R2、R3、R4、R1とR2とが互いに結合して形成される環構造およびR3とR4とが互いに結合して形成される環構造の少なくとも1つが、置換基として、第1の実施形態において例示されるような反応性官能基を有していてもより。
1.R3、R4がいずれもメチル基であるメルドラム酸誘導体
2.R3がメチル基、R4がエチル基であるメルドラム酸誘導体
3.R3、R4がいずれもエチル基であるメルドラム酸誘導体

接着性樹脂は、剥離時の加熱温度未満では接着性を保持し、融解や分解などが生じない耐熱性を有するものを用いることができる。接着性樹脂は、示差走査熱量分析(DSC)で測定したガラス転移点が40℃以下、好ましくは30℃以下であり、常温で接着性を有する。例えば、従来公知の感圧接着剤(粘着材)等の粘着物質を使用することができる。
なお、ラジカル重合における溶液重合においては、重合溶媒として、たとえば、酢酸エチル、トルエンなどが用いられる。具体的な溶液重合例としては、反応は窒素などの不活性ガス気流下で、重合開始剤として、たとえば、モノマー全量100重量部に対して、アゾビスイソブチロニトリル0.01~0.2重量部加え、通常、50~100℃程度で、8~30時間程度行われる。
重合開始剤としては、たとえば、2,2'-アゾビスイソブチロニトリル、2,2'-アゾビス(2-アミジノプロパン)ジヒドロクロライド、2,2'-アゾビス[2-(5-メチル-2-イミダゾリン-2-イル)プロパン]ジヒドロクロライド、2,2'-アゾビス(2-メチルプロピオンアミジン)二硫酸塩、2,2'-アゾビス(N,N'-ジメチレンイソブチルアミジン)、2,2'-アゾビス[N-(2-カルボキシエチル)-2-メチルプロピオンアミジン]ハイドレート(和光純薬工業(株)製、VA-057)などのアゾ系開始剤、過硫酸カリウム、過硫酸アンモニウムなどの過硫酸塩、ジ(2-エチルヘキシル)パーオキシジカーボネート、ジ(4-t-ブチルシクロヘキシル)パーオキシジカーボネート、ジ-sec-ブチルパーオキシジカーボネート、t-ブチルパーオキシネオデカノエート、t-ヘキシルパーオキシピバレート、t-ブチルパーオキシピバレート、ジラウロイルパーオキシド、ジ-n-オクタノイルパーオキシド、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート、ジ(4-メチルベンゾイル)パーオキシド、ジベンゾイルパーオキシド、t-ブチルパーオキシイソブチレート、1,1-ジ(t-ヘキシルパーオキシ)シクロヘキサン、t-ブチルハイドロパーオキシド、過酸化水素などの過酸化物系開始剤、過硫酸塩と亜硫酸水素ナトリウムの組み合わせ、過酸化物とアスコルビン酸ナトリウムの組み合わせなどの過酸化物と還元剤とを組み合わせたレドックス系開始剤などを挙げることができるが、これらに限定されるものではない。
前記重合開始剤は、単独で使用してもよく、また2種以上を混合して使用してもよいが、全体としての含有量はモノマー100重量部に対して、0.005~1重量部程度であることが好ましく、0.02~0.6重量部程度であることがより好ましい。
連鎖移動剤としては、たとえば、ラウリルメルカプタン、グリシジルメルカプタン、メルカプト酢酸、2-メルカプトエタノール、チオグリコール酸、チオグルコール酸2-エチルヘキシル、2,3-ジメルカプト-1-プロパノールなどがあげられる。
これらの連鎖移動剤は、単独で使用してもよく、また2種以上を混合して使用してもよいが、全体としての含有量はモノマー100重量部に対して、0.01~0.4重量部程度である。
本実施形態の接着性樹脂組成物は、その他の成分として、第1の実施形態と同様のものを用いることができる。
接着性樹脂組成物は、前記の接着性樹脂及びその用途に応じたその他の成分とメルドラム酸誘導体を既存の方法で混合することにより得られる。混合方法については、槽攪拌による混合や混練機による混合等を用いることができる。
上述の製造方法により得られた接着性樹脂組成物において、メルドラム酸誘導体は、接着性樹脂100重量部に対し、0.1~50重量部、好ましくは0.5~40重量部、より好ましくは1重量部~30重量部の量で含むことができる。発泡剤(メルドラム酸誘導体)の添加量が当該範囲より少ないと、発生する二酸化炭素ガスの発生量が少なく、発泡剤としての効果が得られ難いため、剥離効果が小さい。一方、発泡剤の添加量が当該範囲より多いと、被着物を剥がした後に当該被着物に剥離層の一部が残る、いわゆる「糊残り」の原因となる。つまり、メルドラム酸誘導体が上記範囲で含まれていれば、剥離効果に優れ、糊残りが抑制された接着性樹脂組成物を得ることができる。
図1に示される本実施形態の積層体10は、本実施形態の接着性樹脂組成物からなる剥離層14を用いた以外は、第1の実施形態と同様の構造を有する。
本実施形態の自己剥離方法は、上述の積層体10を用いる以外は、第1の実施形態と同様に行うことができる。
本実施形態の接着性樹脂組成物や積層体10は、第1の実施形態と同様の用途に適用することができる。
以上、図面を参照して本発明の第2の実施形態について述べたが、これらは本発明の例示であり、上記以外の様々な構成を採用することもできる。
(製造例A1)
500mL4口フラスコにメチルマロン酸(東京化成工業(株)製)100g及び無水酢酸100gを装入した。98%硫酸0.5gを続けて装入した後、滴下漏斗にてメチルエチルケトン75gを1時間かけて滴下した。室温にて24時間攪拌した後、酢酸エチル200g及び蒸留水300gを加えて分液ロートで有機層の抽出を行った。得られた有機層をエバポレーターで溶媒を留去することで、2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオンが75g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.04-1.12(m,3H),1.57-1.61(m,3H),1.71(s,1.12H),1.77(s,1.92H),1.95-2.16(m,2H),3.53-5.65(m,1H)
製造例A1のメチルエチルケトン75gをシクロペンタノン80gに変更する以外は製造例A1の通り実施することで、8-メチル-6,10-ジオキサスピロ[4,5]デカン-7,9-ジオンが80g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.53(d,5.4Hz,3H),1.84-1.97(m,4H),2.21-2.27(m,4H),3.63(q,5.4Hz,1H)
500mL4口フラスコに2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン(東京化成工業(株)製)100g及びジメチルホルムアミド100gを装入した。炭酸カリウム95gを続けて装入した後、滴下漏斗にて4-クロロメチルスチレン97gを1時間かけて滴下した。40度にて24時間攪拌した後、酢酸エチル400gを加えヌッチェで生成した固体を濾別した。蒸留水300mLを用いて、分液ロートで2回洗浄を行った後、エバポレーターで溶媒を留去することで、5-(p-スチリルメチル)-2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオンが150g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=0.97(s,3H),1.60(s,3H),1.75(s,3H),3.31(s,2H),5.22(d,12.0Hz,1H),5.70(d,19.5Hz,1H),6.65(dd,12.0,19.5Hz,1H),7.13(d,9.0Hz,2H),7.31(d,9.0Hz,2H)
2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン100gを製造例A1で合成した2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオン92gに変更する以外は製造例A3に従い実施することで、5-(p-スチリルメチル)-2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオンが132g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=0.43(t,8.1Hz,1.6H),0.83(s,1.3H),0.94(t,8.1Hz,1.4H),1.27(q,8.1Hz,1.2H),1.57(s,1.7H),1.75(s,3H),1.80(q,8.1Hz,0.8H),3.31(s,2H),5.22(d,12.0Hz,1H),5.70(d,19.5Hz,1H),6.65(dd,12.0,19.5Hz,1H),7.16(d,9.0Hz,2H),7.31(d,9.0Hz,2H)

製造例A1のメチルエチルケトン75gをジエチルケトン80gに変更する以外は製造例A1の通り実施することで、2,2-ジエチル-5-メチル-1,3-ジオキサン-4,6-ジオンが80g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.04(q,8.1Hz,6H),1.58(d,7.8Hz,3H),1.96(s,8.1Hz,2H),2.05(s,8.1Hz,2H),3.57(q,5.4Hz,1H)
2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン100gを製造例A1で合成した2,2-ジエチル-5-メチル-1,3-ジオキサン-4,6-ジオン85gに変更する以外は製造例A3に従い実施することで、5-(p-スチリルメチル)-2,2-ジエチル-5-メチル-1,3-ジオキサン-4,6-ジオンが132g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=0.40(t,8.1Hz,3H),0.94(t,8.1Hz,3H),1.14(q,8.1Hz,2H),1.70(s,3H),1.80(q,8.1Hz,2H),3.31(s,2H),5.22(d,12.0Hz,1H),5.70(d,19.5Hz,1H),6.65(dd,12.0,19.5Hz,1H),7.13(d,9.0Hz,2H),7.30(d,9.0Hz,2H)
500mLの4口フラスコに、アクリル酸ブチル20g、アクリル酸2-エチルヘキシル55g、メタクリル酸メチル15g、メタクリル酸ヒドロキシエチル10g及び酢酸エチル100gを加えて室温にて混合した。さらに、2,2'-アゾビスバレロニトリル0.2gを加えて、75度まで昇温した後、10時間攪拌を続けた。ジラウリル酸ジブチルスズ0.1g、メタクリル酸2-イソシアネトエチル5gを加え、75度でさらに10時間攪拌することで、分子量30万のアクリル系粘着材Lを得た。示差走査熱量分析((株)島津製作所製、DSC-60)によりガラス転移点を測定したところ、-40℃であった。
500mLの4口フラスコに、製造例A3で合成した5-(p-スチリルメチル)-2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン15g、アクリル酸ブチル20g、アクリル酸2-エチルヘキシル63g、メタクリル酸2g及び酢酸エチル100gを加えて室温にて混合した。さらに、2,2'-アゾビスバレロニトリル0.2gを加えて、75度まで昇温した後、10時間攪拌を続けることで、分子量30万のアクリル系粘着材Aを得た。示差走査熱量分析((株)島津製作所製、DSC-60)によりガラス転移点を測定したところ、14℃であった。
得られたアクリル系粘着材A100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部及び酢酸エチル50重量部を加えて粘着材組成物(接着性樹脂組成物)とした。
得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、120℃で5分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、60℃にて1日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行い、ホットプレートより取り出した後、すぐにテープを剥離し、以下の基準に従い剥離性および糊残りを確認した。結果を表1に示す。
テープを真空チャックした後に、垂直にテープを持ち上げ剥離を行ったところ、剥離したものは○、剥がれなかったものを×とした。
(糊残り)
剥離した後にSUS板を目視にて判定を行った。少しでも糊残りが認められた場合には×とした。
5-(p-スチリルメチル)-2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン15gを、製造例A4で合成した5-(p-スチリルメチル)-2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオンに変更する以外は、実施例A1の通りに行い、分子量30万のアクリル系粘着材Bを得た。示差走査熱量分析((株)島津製作所製、DSC-60)によりガラス転移点を測定したところ、13℃であった。
得られたアクリル系粘着材B100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。
得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、120℃で5分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、60℃にて1日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行い、発泡性を確認した。ホットプレートより取り出した後、テープを剥離し、剥離性および糊残りを確認した。結果を表1に示す。
5-(p-スチリルメチル)-2,2,5-トリメチル-1,3-ジオキサン-4,6-ジオン15gを製造例A5で合成した8-(p-スチリルメチル)-8-メチル-6,10-ジオキサスピロ[4,5]デカン-7,9-ジオンに変更する以外は、実施例A1の通りに行い、分子量30万のアクリル系粘着材Cを得た。示差走査熱量分析((株)島津製作所製、DSC-60)によりガラス転移点を測定したところ、11℃であった。
得られたアクリル系粘着材C100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、120℃で5分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、60℃にて1日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行い、発泡性を確認した。ホットプレートより取り出した後、テープを剥離し、剥離性および糊残りを確認した。結果を表1に示す。

得られたアクリル系粘着材D100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部、2,2'-アゾビス-(N-ブチル-2-メチルプロピオンアミド)25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、40℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、剥離性および糊残りを確認した。結果を表1に示す。
比較例A1で得られたアクリル系粘着材D100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部、マツモトマイクロスフェアーFN-180(松本油脂製薬(株)製、熱膨張性マイクロカプセル)25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、40℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、剥離性および糊残りを確認した。結果を表1に示す。

得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、120℃で5分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、UV照射機にてUV照射(1400mJ)を行い、化学結合を行った後、さらに60℃にて1日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行い、ホットプレートより取り出した後、すぐにテープを剥離し、以下の基準に従い剥離性および糊残りを確認した。結果を表3に示す。

(製造例B1)
500mL4口フラスコにメチルマロン酸(東京化成工業(株)製)100g及び無水酢酸100gを装入した。98%硫酸0.5gを続けて装入した後、滴下漏斗にてメチルエチルケトン75gを1時間かけて滴下した。室温にて24時間攪拌した後、酢酸エチル200g及び蒸留水300gを加えて分液ロートで有機層の抽出を行った。得られた有機層をエバポレーターで溶媒を留去することで、2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオンが75g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.04-1.12(m,3H),1.57-1.61(m,3H),1.71(s,1.12H),1.77(s,1.92H),1.95-2.16(m,2H),3.53-5.65(m,1H)
製造例B1のメチルエチルケトン75gをシクロペンタノン80gに変更する以外は製造例B1の通り実施することで、8-メチル-6,10-ジオキサスピロ[4,5]デカン-7,9-ジオンが80g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.53(d,5.4Hz,3H),1.84-1.97(m,4H),2.21-2.27(m,4H),3.63(q,5.4Hz,1H)
500mL4口フラスコに2,2-ジメチル-1,3-ジオキサン-4,6-ジオン(東京化成工業株式会社製)100g及びジメチルホルムアミド100gを装入した。炭酸カリウム200gを続けて装入した後、滴下漏斗にてヨウ化メチル197gを1時間かけて滴下した。40度にて12時間攪拌した後、酢酸エチル300gを加えヌッチェで生成した固体を濾別した。蒸留水300mLを用いて、分液ロートで2回洗浄を行った後、エバポレーターで溶媒を留去することで、2,2,5,5-テトラメチル-1,3-ジオキサン-4,6-ジオンが114.8g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.65(s,3H),1.76(s,3H)

2-エチル-2,5-ジメチル-1,3-ジオキサン-4,6-ジオン100gを8-メチル-6,10-ジオキサスピロ[4,5]デカン-7,9-ジオン93.5gに変更する以外は製造例B5の通り実施することで、8,8-ジメチル-6,10-ジオキサスピロ[4,5]デカン-7,9-ジオンが80g得られた。H1NMR(300MHz)を測定したところ、以下のようなピークが得られた。δ=1.50(s,6H),1.84-1.97(m,4H),2.21-2.27(m,4H)

参考例B1で得られたアクリル系粘着材A100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)1.5重量部、2,2-ジメチル-1,3-ジオキサン-4,6-ジオン25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、60℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、以下の基準に従い剥離性および糊残りを確認した。結果を表4に示す。
テープを真空チャックした後に、垂直にテープを持ち上げ剥離を行ったところ、剥離したものは○、剥がれなかったものを×とした。
(糊残り)
剥離した後にSUS板を目視にて判定を行った。少しでも糊残りが認められた場合には×とした。
2,2-ジメチル-1,3-ジオキサン-4,6-ジオン25重量部を表に示す化合物25重量部に変更した以外は、実施例B1と同様に試験を行った。結果を表4に示す。
参考例B1で得られたアクリル系粘着材A100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部、2,2'-アゾビス-(N-ブチル-2-メチルプロピオンアミド)25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、40℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、剥離性および糊残りを確認した。結果を表4に示す。
参考例B1で得られたアクリル系粘着材A100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)2重量部、マツモトマイクロスフェアーFN-180(松本油脂製薬(株)製、熱膨張性マイクロカプセル)25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、40℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、剥離性および糊残りを確認した。結果を表4に示す。
2,2-ジメチル-1,3-ジオキサン-4,6-ジオン25重量部を表5に示す化合物25重量部に変更した以外は、実施例B1と同様に試験を行った。結果を表5に示す。
参考例B2で得られたアクリル系粘着材B100重量部及びエポキシ化合物(三菱ガス化学(株)製、TETRAD-C)1.5重量部、2,2-ジメチル-1,3-ジオキサン-4,6-ジオン25重量部及び酢酸エチル50重量部を加えて粘着材組成物とした。得られた粘着材組成物を、表面が離形処理されたPET上にアプリケータを用いて乾燥皮膜の厚さが20μmの厚みになるように塗工した後、100℃で2分間加熱して塗工溶液を乾燥させた。次いで、PETフィルム上に貼り付け、60℃にて3日間養生することで粘着テープとした。得られたフィルムを表面が離形処理されたPET側を剥離し、鏡面仕上げされたSUS板にローラーにて貼り付けた後、1時間放置した。180度のホットプレート上で3分間加熱を行った。ホットプレートより取り出した後、すぐにテープを剥離し、以下の基準に従い剥離性および糊残りを確認した。結果を表6に示す。
2,2-ジメチル-1,3-ジオキサン-4,6-ジオン25重量部を表6に示す化合物25重量部に変更した以外は、実施例B15と同様に試験を行った。結果を表6に示す。
Claims (18)
- メルドラム酸誘導体由来の構造を有する発泡性粘着ポリマーを含むことを特徴とする接着性樹脂組成物。
- 前記メルドラム酸誘導体は下記一般式(1)
(式(1)中、R1およびR2はそれぞれ独立に、水素原子、ハロゲン原子、置換または無置換の炭素数1~10のアルキル基、置換または無置換の炭素数2~10アルケニル基、置換または無置換の炭素数2~10アルキニル基、置換または無置換のアリール基、置換または無置換の炭素数7~12のアリールアルキル基、または置換または無置換のシリル基を表し、R1とR2は互いに結合して、環構造を形成していてもよい。R3およびR4はそれぞれ独立に、水素原子、置換または無置換の炭素数1~10アルキル基、置換または無置換の炭素数2~10アルケニル基、置換または無置換の炭素数2~10アルキニル基、置換または無置換のアリール基を表し、R3とR4は互いに結合して、環構造を形成していてもよい。R1、R2、R3、R4、R1とR2とが互いに結合して形成される環構造およびR3とR4とが互いに結合して形成される環構造の少なくとも1つは、置換基として、ビニル基、アクリロイル基、メタクリロイル基、エポキシ基、アジリジル基、チイラニル基、オキセタニル基、チエタニル基、イソシアナト基、アミノ基、スルホン基、ヒドロキシ基、カルボキシル基、酸無水物基から選択される反応性官能基を有する。)
で表されることを特徴とする、請求項1に記載の接着性樹脂組成物。 - 前記発泡性粘着ポリマーは、メルドラム酸誘導体が、該メルドラム酸誘導体に含まれる反応性官能基を介して結合した接着性樹脂を含んでなることを特徴とする、請求項1または2に記載の接着性樹脂組成物。
- 前記発泡性粘着ポリマーは、
(a)R1、R2、R3、R4、R1とR2とが互いに結合して形成される環構造、およびR3とR4とが互いに結合して形成される環構造の少なくとも1つが、置換基として、ビニル基、アクリロイル基、メタクリロイル基から選択される反応性官能基を有する、一般式(1)で表されるメルドラム酸誘導体由来の構成単位と、
(b)(メタ)アクリル酸誘導体由来の構成単位と、
を含んでなる、請求項2または3に記載の接着性樹脂組成物。 - 前記メルドラム酸誘導体は、R1、R2、R3およびR4の少なくとも1つが、ビニル基を置換基として有するベンジル基である、請求項4に記載の接着性樹脂組成物。
- 示差走査熱量分析により測定したガラス転移点が40℃以下であることを特徴とする請求項1乃至5のいずれかに記載の接着性樹脂組成物。
- 下記一般式(1)
(式(1)中、R1およびR2はそれぞれ独立に、水素原子、ハロゲン原子、置換または無置換の炭素数1~10のアルキル基、置換または無置換の炭素数2~10のアルケニル基、置換または無置換の炭素数2~10アルキニル基、置換または無置換のアリール基、置換または無置換の炭素数7~12のアリールアルキル基、または置換または無置換のシリル基を表し、R1とR2は互いに結合して、環構造を形成していてもよい。R3およびR4はそれぞれ独立に、水素原子、置換または無置換の炭素数1~10アルキル基、置換または無置換の炭素数2~10のアルケニル基、置換または無置換の炭素数2~10のアルキニル基、置換または無置換のアリール基を表し、R3とR4は互いに結合して、環構造を形成していてもよい。)
で表されるメルドラム酸誘導体と、
接着性樹脂と、
を含むことを特徴とする接着性樹脂組成物。 - 上記一般式(1)中、R1およびR2はそれぞれ独立に、水素原子、炭素数1~4のアルキル基、ベンジル基、を表し、R3およびR4はそれぞれ独立に、水素原子、炭素数1~4のアルキル基、を表し、R3とR4は互いに結合してシクロペンチル基、を形成する、ことを特徴とする請求項7に記載の接着性樹脂組成物。
- 前記接着性樹脂が、示差走査熱量分析により測定したガラス転移点が40℃以下であることを特徴とする請求項7または8に記載の接着性樹脂組成物。
- 前記接着性樹脂が、アクリル系感圧接着剤であることを特徴とする請求項7乃至9のいずれかに記載の接着性樹脂組成物。
- 基材と、
前記基材上に形成された、請求項1乃至10のいずれかに記載の接着性樹脂組成物からなる剥離層と、
前記剥離層上に貼着された被着物と、
からなる積層体。 - 基材と、前記基材上に形成された、請求項1乃至6のいずれかに記載の接着性樹脂組成物からなる剥離層と、前記剥離層上に貼着された被着物と、からなる積層体を用いた自己剥離方法であって、
前記積層体を、該接着性樹脂組成物に含まれる、メルドラム酸誘導体由来の構造を有する発泡性粘着ポリマーの、該メルドラム酸誘導体が分解する温度以上に加熱することにより、前記剥離層に含まれる該化合物が分解し、前記剥離層と前記被着物との界面における前記剥離層の接着強度を低下させる工程を備える、自己剥離方法。 - 基材と、前記基材上に形成された、請求項7乃至10のいずれかに記載の接着性樹脂組成物を含む剥離層と、前記剥離層上に貼着された被着物と、からなる積層体を用いた自己剥離方法であって、
前記積層体を、メルドラム酸誘導体が分解する温度以上に加熱することにより、前記剥離層に含まれる該メルドラム酸誘導体が分解し、前記剥離層と前記被着物との界面における前記剥離層の接着強度を低下させる工程を備える、自己剥離方法。 - 基材層と、前記基材層上に形成された、請求項1乃至10のいずれかに記載の接着性樹脂組成物を含む剥離層とを備えるテープ。
- 請求項14に記載のテープを、前記剥離層を介して基板の被研磨面の裏面上に貼り付ける工程と、
前記基板の被研磨面を研磨する工程と、
研磨工程後、前記テープの前記剥離層に熱を加えて前記裏面から前記テープを剥離する工程と、
を有する、基板の研磨方法。 - 請求項1乃至10のいずれかに記載の接着性樹脂組成物によって被着物を支持体に固定する工程と、
前記被着物をダイシングする工程と、
熱を加えることによって個片化された前記被着物を前記支持体から剥離させる工程と、
を有する、ダイシング方法。 - 請求項1乃至10のいずれかに記載の接着性樹脂組成物によって支持体に半導体チップを固定する工程と、
前記半導体チップを樹脂で封止する工程と、
熱を加えることによって前記支持体から、樹脂で封止された半導体チップを剥離する工程と、
を有する、半導体パッケージの製造方法。 - 請求項14に記載のテープを、前記剥離層を介して被めっき体のめっきしない部分に貼り付ける工程と、
前記被めっき体をめっき処理する工程と、
めっき処理工程後、前記被めっき体に貼り付けられている前記テープの剥離層に熱を加えて前記テープを剥離する工程と、
を有する、めっき方法。
