Abstract

　従来の抵抗変化素子ＲｅＲＡＭの動作上の問題点、即ち、所定電圧の信号を所定期間連続して印加して抵抗変化素子のセット・リセット動作を行った場合のセット・リセット動作の不安定性を解決し、安定で確実、かつ高速なセット・リセット動作が可能な半導体装置及びその駆動方法を提供する。電圧の印加に応じて、第一の状態と、該第一の状態よりも抵抗率の低い第二の状態と、に変化する可変抵抗体に対して、該第一の状態に対応する第一の電圧値と、該第一の電圧値の絶対値よりも絶対値の小さな第二の電圧値とを交互に推移する波形を印加する。
