Abstract
1. Тигель (1) для кристаллизации кремния, который содержит ! a) основание (2), имеющее нижнюю поверхность (21) и боковые стенки (22), образующие внутренний объем; ! b) защитное покрытие (3) на базе нитрида кремния, обращенное к внутреннему объему; ! отличающийся тем, что указанное защитное покрытие (3) содержит от 80 до 95 вес.% нитрида кремния, от 5 до 20 вес.% низкотемпературного минерального связующего материала, при полном содержании кислорода в диапазоне от 5 до 15% по весу. ! 2. Тигель по п.1, отличающийся тем, что полное содержание кислорода находится в диапазоне от 8 до 12% по весу. ! 3. Тигель по п.1, отличающийся тем, что защитное покрытие из нитрида кремния (3) имеет толщину от 50 до 500 мкм, преимущественно от 200 до 500 мкм. ! 4. Тигель по п.1, отличающийся тем, что защитное покрытие из нитрида кремния содержит частицы размером ≤1 мкм, ! 5. Тигель по п.4, отличающийся тем, что защитное покрытие из нитрида кремния также содержит более крупные частицы. ! 6. Тигель по п.5, отличающийся тем, что крупные частицы имеют размеры от 2 до 50 мкм, преимущественно от 2 до 5 мкм. ! 7. Тигель по п.4, отличающийся тем, что количество крупных частиц составляет от 20 до 50% по весу. ! 8. Claims (13)
1. Тигель (1) для кристаллизации кремния, который содержит
a) основание (2), имеющее нижнюю поверхность (21) и боковые стенки (22), образующие внутренний объем;
b) защитное покрытие (3) на базе нитрида кремния, обращенное к внутреннему объему;
отличающийся тем, что указанное защитное покрытие (3) содержит от 80 до 95 вес.% нитрида кремния, от 5 до 20 вес.% низкотемпературного минерального связующего материала, при полном содержании кислорода в диапазоне от 5 до 15% по весу.
2. Тигель по п.1, отличающийся тем, что полное содержание кислорода находится в диапазоне от 8 до 12% по весу.
3. Тигель по п.1, отличающийся тем, что защитное покрытие из нитрида кремния (3) имеет толщину от 50 до 500 мкм, преимущественно от 200 до 500 мкм.

7. Тигель по п.4, отличающийся тем, что количество крупных частиц составляет от 20 до 50% по весу.
8. Тигель по одному из пп.1-7, отличающийся тем, что низкотемпературный минеральный связующий материал содержит металлоорганическое соединение на базе кремния, преимущественно выбранное из группы, в которую входят силоксан, тетраэтилортосиликат, тетраатоксисилан, полидиметилсилан или их комбинация.
9. Тигель по одному из пп.1-7, отличающийся тем, что низкотемпературный минеральный связующий материал содержит связующий материал на базе диоксида кремния, преимущественно выбранный из группы, в которую входят силикон, силоксан, хлорсилан или их комбинация.
10. Тигель по одному из пп.1-7, отличающийся тем, что низкотемпературный минеральный связующий материал содержит субмикронные частицы и/или наночастицы диоксида кремния, позволяющие образовать суспензию, преимущественно коллоидный раствор диоксида кремния.
11. Способ изготовления тигля (1) для кристаллизации кремния, который включает в себя следующие операции:
a) использование основания (2), которое имеет нижнюю поверхность (21) и боковые стенки (22), образующие внутренний объем; и
b) нанесение защитного покрытия (3), которое содержит от 80 до 95 вес.% нитрида кремния и от 5 до 20 вес.% низкотемпературного минерального связующего материала, при полном содержании кислорода в диапазоне свыше 5% по весу, на поверхность боковых стенок (22), обращенную к внутреннему объему.
12. Способ по п.11, отличающийся тем, что он включает в себя дополнительную операцию с) нагревания тигля с нанесенным покрытием при температуре ниже температуры окисления нитрида кремния.
13. Способ по п.11 или 12, отличающийся тем, что операцию b) проводят путем напыления.
