Abstract
Description
下記式(1)で表される構造単位(I)を有する重合体(以下、「重合体(a)」ともいう)を含む重合体成分(以下、「[A]重合体成分」ともいう)、及び
溶媒(以下、「[B]溶媒」ともいう)
を含有するレジスト上層膜形成用組成物である。
式(3b)中、Raは、炭素数1~20の1価の有機基である。Rqは、炭素数1~5のパーフルオロアルキル基である。)
フォトレジスト組成物を用い、レジスト膜を形成する工程(以下、「(1)工程」ともいう)、
当該レジスト上層膜形成用組成物を用い、上記レジスト膜上にレジスト上層膜を積層する工程(以下、「(2)工程」ともいう)、
上記レジスト上層膜が積層されたレジスト膜を露光する工程(以下、「(3)工程」ともいう)、及び
上記露光されたレジスト膜を現像する工程(以下、「(4)工程」ともいう)
を有する。
当該レジストパターン形成方法によれば、上述の当該レジスト上層膜形成用組成物を用いるので、高い撥水性を示すレジスト上層膜を形成でき、かつレジストパターンのブリッジ欠陥、ブロッブ欠陥等の欠陥の発生を抑制することができる。
下記式(i-a)で表されるジヒドロキシ化合物と、下記式(i-b)で表されるハロアルキルアクリル酸エステル化合物とを反応させる工程を有する。
下記式(1A)で表される構造単位(I-A)を有する。
本発明のレジスト上層膜形成用組成物は、[A]重合体成分及び[B]溶媒を含有する。また、当該レジスト上層膜形成用組成物は、本発明の効果を損なわない範囲において、任意成分を含有してもよい。以下、各成分について説明する。
[A]重合体成分は、上記式(1)で表される構造単位(I)を有する重合体(a)を含む。[A]重合体成分は、重合体(a)のみからなっていてもよく、重合体(a)以外にも、構造単位(I)を有さない重合体(b)を含んでいてもよい。[A]重合体成分は、重合体を1種又は2種以上含んでいてもよい。
構造単位(I)は、上記式(1)で表される構造単位である。[A]重合体成分が構造単位(I)を有し、-COOR3基とは別に、重合体鎖からR2を介して特定の位置に特定基(x)を有することで、当該レジスト上層膜形成用組成物は、高い撥水性を示すレジスト上層膜を形成することができ、かつレジストパターンのブリッジ欠陥、ブロッブ欠陥等の欠陥の発生を抑制することができる。
メチル基、エチル基、プロピル基、ブチル基、ペンチル基等のアルキル基;
エテニル基、プロペニル基、ブテニル基、ペンテニル基等のアルケニル基;
エチニル基、プロピニル基、ブチニル基、ペンチニル基等のアルキニル基などが挙げられる。
シクロプロピル基、シクロブチル基、シクロペンチル基、シクロヘキシル基、シクロヘプチル基、シクロオクチル基、ノルボルニル基、アダマンチル基等のシクロアルキル基;
シクロプロペニル基、シクロブテニル基、シクロペンテニル基、シクロヘキセニル基、ノルボルネニル基等のシクロアルケニル基などが挙げられる。
フェニル基、トリル基、キシリル基、メシチル基、ナフチル基、アントリル基等のアリール基;
ベンジル基、フェネチル基、ナフチルメチル基、アントリルメチル基等のアラルキル基などが挙げられる。
上記置換基としては、例えば、上記R1及びR3で表される1価の有機基が有していてもよい置換基として例示したものと同様の基等が挙げられる。
構造単位(II)は、上記式(2)で表される構造単位である。[A]重合体成分がフッ素化アルキル基を含む構造単位(II)をさらに有することで、当該レジスト上層膜形成用組成物は、構造単位(I)が有する特定基(x)との相乗効果により、形成されるレジスト上層膜の撥水性を高めることができる。
トリフルオロメチル基、ジフルオロエチル基、トリフルオロエチル基、パーフルオロエチル基、トリフルオロプロピル基、ヘキサフルオロ-i-プロピル基、パーフルオロ-n-ブチル基、パーフルオロ-n-オクチル基等のフッ素化アルキル基;
トリフルオロエテニル基、トリフルオロプロペニル基等のフッ素化アルケニル基;
フルオロエチニル基、トリフルオロプロピニル基等のフッ素化アルキニル基等が挙げられる。
ジフルオロシクロブチル基、テトラフルオロシクロブチル基、テトラフルオロシクロペンチル基、ノナフルオロシクロペンチル基、ジフルオロシクロヘキシル基、ジフルオロノルボルニル基等のフッ素化シクロアルキル基;
ジフルオロシクロブテニル基、ジフルオロノルボルネニル基等のフッ素化シクロアルケニル基等が挙げられる。
フルオロフェニル基、ジフルオロフェニル基、トリフルオロフェニル基、ペンタフルオロフェニル基、フルオロトリル基、フルオロキシリル基、フルオロナフチル基、フルオロアントリル基等のフッ素化アリール基;
フルオロベンジル基、ジフルオロベンジル基、フルオロフェネチル基、フルオロナフチルメチル基等のフッ素化アラルキル基等が挙げられる。
構造単位(III)は、上記式(3a)で表される基を含む構造単位(但し、構造単位(I)に該当するものを除く)(以下、「構造単位(III-1)」ともいう)、及び構造単位(I)以外の構造単位であって上記式(3b)で表される基を含む構造単位(以下、「構造単位(III-2)」ともいう)からなる群より選ばれる少なくとも1種の構造単位である。当該レジスト上層膜形成用組成物は、[A]重合体成分が構造単位(III)を有することで、形成されるレジスト上層膜の撥水性及び除去性を向上させることができる。
上記式(3b)中、Raは、炭素数1~20の1価の有機基である。Rqは、炭素数1~5のパーフルオロアルキル基である。
1,4-ノルボルナンジイル基、2,5-ノルボルナンジイル基等のノルボルナンジイル基、1,3-アダマンタンジイル基、2,4-アダマンタンジイル基等のアダマンタンジイル基等の多環式炭化水素基等が挙げられる。これらの中で、単環式炭化水素基が好ましく、シクロヘキサンジイル基がより好ましく、1,2-シクロヘキサンジイル基がさらに好ましい。
構造単位(IV)は、スルホ基を含む構造単位である。構造単位(IV)としては、例えば、下記式(4)で表される構造単位等が挙げられる。
構造単位(V)は、カルボキシ基を含む構造単位(以下、「構造単位(V-1)」ともいう)及び上記式(v)で表される基を含む構造単位(以下、「構造単位(V-2)」ともいう)からなる群より選ばれる少なくとも1種の構造単位である。[A]重合体成分が構造単位(V)を有することで、当該レジスト上層膜形成用組成物は、形成されるレジスト上層膜の除去性及び剥がれ耐性を向上させることができる。
上記式(5-1-1)及び(5-1-2)中、Rc1及びRc2は、それぞれ独立して、炭素数1~6の2価の鎖状炭化水素基、炭素数4~12の2価の脂環式炭化水素基又は炭素数6~12の2価の芳香族炭化水素基である。
[A]重合体成分は、上記構造単位(I)~(V)以外にも、同一又は異なる重合体中に、その他の構造単位を有していてもよい。上記その他の構造単位としては、例えば、フェノール性水酸基を含む構造単位等が挙げられる。このフェノール性水酸基を含む構造単位としては、例えば、フェノール構造を含む構造単位、ナフトール構造を含む構造単位等が挙げられ、ヒドロキシスチレンに由来する構造単位、ビニルヒドロキシナフタレンに由来する構造単位、(メタ)アクリル酸ヒドロキシフェニルエステルに由来する構造単位、(メタ)アクリル酸ヒドロキシナフチルエステルに由来する構造単位等が挙げられる。また、撥水性を向上させる観点からは、(メタ)アクリル酸プロピル、(メタ)アクリル酸ブチル、(メタ)アクリル酸ラウリル等の(メタ)アクリル酸アルキルに由来する構造単位、[A]重合体成分の分子量、ガラス転移点、溶媒への溶解性などを制御する観点からは、酸解離性基を有する構造単位等が挙げられる。[A]重合体成分における上記その他の構造単位の含有割合としては、[A]重合体成分を構成する全構造単位に対して、通常30モル%以下であり、20モル%以下が好ましい。重合体(a)における上記その他の構造単位の含有割合としては、重合体(a)を構成する全構造単位に対して、通常30モル%以下であり、20モル%以下が好ましい。重合体(b)における上記その他の構造単位の含有割合としては、重合体(b)を構成する全構造単位に対して、通常30モル%以下であり、20モル%以下が好ましい。
上記[A]重合体成分を構成する重合体(a)及び重合体(b)は、例えば、適宜選択された重合開始剤や連鎖移動剤の存在下、重合溶媒中で、所定の単量体をラジカル重合等の重合をさせることによって合成することができる。
テトラヒドロフラン、ジオキサン等の環状エーテル類;
エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、エチレングリコールジメチルエーテル、エチレングリコールジエチルエーテル、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、ジエチレングリコールエチルメチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル等の多価アルコールのアルキルエーテル類;
エチレングリコールエチルエーテルアセテート、ジエチレングリコールエチルエーテルアセテート、プロピレングリコールエチルエーテルアセテート、プロピレングリコールモノメチルエーテルアセテート等の多価アルコールのアルキルエーテルアセテート類;
トルエン、キシレン等の芳香族炭化水素類;
アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン、4-ヒドロキシ-4-メチル-2-ペンタノン、ジアセトンアルコール等のケトン類;
酢酸エチル、酢酸ブチル、2-ヒドロキシプロピオン酸メチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル等のエステル類等が挙げられる。この中で、環状エーテル類、多価アルコールのアルキルエーテル類、多価アルコールのアルキルエーテルアセテート類、ケトン類又はエステル類が好ましい。なお、上記重合溶媒は1種又は2種以上を用いることができる。
当該レジスト上層膜形成用組成物は、[B]溶媒を含有する。[B]溶媒としては、[A]重合体成分及び必要に応じて含有する任意成分を溶解又は分散することができれば用いることができるが、当該レジスト上層膜形成用組成物をレジスト膜上に塗布する際に、レジスト膜と過度のインターミキシングを生じる等によるリソグラフィ性能の低下がほとんどないものを好適に使用することができる。
ブタノール、ペンタノール等の1価アルコール類;
エチレングリコール、プロピレングリコール等の多価アルコール類等が挙げられる。
エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル等の多価アルコールの部分アルキルエーテル類;
エチレングリコールジメチルエーテル、エチレングリコールメチルエチルエーテル、エチレングリコールジエチルエーテル、ジエチレングリコールジメチルエーテル等の多価アルコールのアルキルエーテル類;
エチレングリコールモノメチルエーテルアセテート、エチレングリコールモノエチルエーテルアセテート、ジエチレングリコールモノメチルエーテルアセテート、ジエチレングリコールモノエチルエーテルアセテート等の多価アルコールのアルキルエーテルアセテート類;
ジエチルエーテル、ジプロピルエーテル、ジブチルエーテル、ブチルメチルエーテル、ブチルエチルエーテル、ジイソアミルエーテル、ヘキシルメチルエーテル、オクチルメチルエーテル、シクロペンチルメチルエーテル、ジシクロペンチルエーテル等の脂肪族エーテル類;
アニソール、フェニルエチルエーテル等の脂肪族-芳香族エーテル類;
テトラヒドロフラン、テトラヒドロピラン、ジオキサン等の環状エーテル類等が挙げられる。
ヘキサン、シクロヘキサン、ヘプタン等の低級炭化水素類;
デカン、ドデセン、ウンデカン等の高級炭化水素類等が挙げられる。
アセトン、メチルエチルケトン等のジアルキルケトン類;
シクロペンタノン、シクロヘキサノン等の環状ケトン類等が挙げられる。
当該レジスト上層膜形成用組成物は、[A]重合体及び[B]溶媒以外に任意成分を含有してもよい。上記その他の任意成分としては、例えば、界面活性剤等が挙げられる。
当該レジスト上層膜形成用組成物は、例えば、[A]重合体成分、必要に応じて任意成分を、[B]溶媒と混合し、溶解させることにより調製することができる。レジスト上層膜形成用組成物の固形分濃度としては、通常、0.5質量%~30質量%であり、1質量%~20質量%が好ましい。
本発明の化合物は、上記式(i)で表される。当該化合物は、上記特定構造を有するので、例えば、当該レジスト上層膜形成用組成物を構成する重合体を与える単量体として好適に用いることができる。
上記R2aで表される炭素数1~16の2価の鎖状炭化水素基としては、例えば、メタンジイル基、エタンジイル基、プロパンジイル基、ブタンジイル基、ペンタンジイル基、ヘキサンジイル基、オクタンジイル基、デカンジイル基、ドデカンジイル基、テトラデカンジイル基、ヘキサデカンジイル基等が挙げられる。
上記R2aで表される炭素数1~16の2価の鎖状炭化水素基と-O-とを組み合わせた基としては、例えばメタンジイルオキシ基、エタンジイルオキシ基、プロパンジイルオキシ基、ブタンジイルオキシ基、ペンタンジイルオキシ基、ヘキサンジイルオキシ基、オクタンジイルオキシ基等の炭素数1~16のアルカンジイルオキシ基;メタンジイルオキシメタンジイル基、メタンジイルオキシエタンジイル基、メタンジイルオキシ(1,2-プロパンジイル)基、メタンジイルオキシブタンジイル基等の炭素数1~16の1個の-O-を含む基;プロパンジイルオキシエタンジイルオキシエタンジイル基等の炭素数1~16の2個以上の-O-を含む基などが挙げられる。
本発明の上記式(i’)で表される化合物の製造方法は、
下記式(i-a)で表されるジヒドロキシ化合物と、下記式(i-b)で表されるハロアルキルアクリル酸エステル化合物とを反応させる工程を有する。当該製造方法によれば、上記式(i’)で表される化合物を簡便かつ高収率で製造することができる。
本発明の重合体は、上記式(1A)で表される構造単位(I-A)を有する。当該重合体は、上記特定の構造単位を有するので、例えば、当該レジスト上層膜形成用組成物を構成する重合体成分として好適に用いることができる。
当該レジストパターンの形成方法は、
(1)フォトレジスト組成物を用い、レジスト膜を形成する工程、
(2)当該レジスト上層膜形成用組成物を用い、上記レジスト膜上にレジスト上層膜を積層する工程、
(3)上記レジスト上層膜が積層されたレジスト膜を露光する工程、及び
(4)上記露光されたレジスト膜を現像する工程
を有する。
また、上記(3)工程における露光光は、遠紫外線、EUV又は電子線であることも好ましい。
(1)工程では、フォトレジスト組成物を基板上に塗布し、レジスト膜を形成する。上記基板としては、通常、シリコンウエハ、アルミニウムで被覆したシリコンウエハ等が用いられる。また、レジスト膜の特性を最大限に引き出すため、あらかじめ、基板の表面に、例えば、特公平6-12452号公報等に記載されている有機系又は無機系の反射防止膜を形成しておくことも好ましい。
上記式(p-2)中、Rpは、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。Lは、単結合、-COO-又は-CONH-である。Rp4は、酸の作用により解離してフェノール性水酸基を生じさせる基である。nは、1~5の整数である。nが2以上の場合、複数のRp4は同一でも異なっていてもよい。
上記RPとしては、構造単位(p)を与える単量体の共重合性の観点から、水素原子、メチル基が好ましく、メチル基がより好ましい。
上記Rpとしては、構造単位(p)を与える単量体の共重合性の観点から、水素原子、メチル基が好ましく、水素原子がより好ましい。
上記式(p-2-2)中、Rp8、Rp9及びRp10は、それぞれ独立して、炭素数1~5のアルキル基である。
上記式(p-2-1)及び式(p-2-2)中、*は、酸素原子に結合する部位を示す。
ラクトン構造として、ノルボルナンラクトン構造、ブチロラクトン構造等;
環状カーボネート構造として、エチレンカーボネート構造、プロピレンカーボネート構造等;
スルトン構造として、ノルボルナンスルトン構造、プロパンスルトン構造等;
フェノール性水酸基を有する構造として、ヒドロキシフェニル構造、ヒドロキシナフチル構造等を含む(メタ)アクリル酸エステルに由来する構造、ヒドロキシスチレン構造、α-メチルヒドロキシスチレン構造等が挙げられる。
(2)工程では、当該レジスト上層膜形成用組成物を用い、上記レジスト膜上にレジスト上層膜を積層する。当該レジスト上層膜形成用組成物の塗布方法としては、(1)工程におけるフォトレジスト組成物の塗布方法と同様の方法が挙げられる。本工程は、当該液浸上層用膜形成組成物を塗布した後、プレベーク(PB)を行うことが好ましい。液浸露光の場合には、このようにレジスト膜上にレジスト上層膜を形成することによって、液浸液とレジスト膜とが直接接触しなくなるため、液浸液がレジスト膜に浸透することに起因してレジスト膜のリソグラフィ性能が低下したり、レジスト膜から液浸液に溶出した成分によって投影露光装置のレンズが汚染されたりすることが効果的に抑制される。また、EUV等の露光の場合には、レジスト膜上にレジスト上層膜を形成することによって、レジスト膜からのアウトガスを効果的に抑制することができる。
(3)工程では、上記レジスト上層膜が積層されたレジスト膜を露光する。
(4)工程では、上記露光されたレジスト膜を現像する。これにより、所望のレジストパターンを得ることができる。当該レジストパターン形成方法によれば、当該レジスト上層膜形成用組成物によってレジスト上層膜を形成しているため、現像中には現像液によって、又は現像後に洗浄を行う場合には洗浄中に洗浄液によって、レジスト上層膜を容易に除去することができる。すなわち、レジスト上層膜を除去するために別途の剥離工程を必要としない。
1H-NMR分析、13C-NMR分析及び19F-NMR分析は、核磁気共鳴装置(JNM-ECX400、日本電子製)を用い、測定溶媒としてCDCl3を用いて、テトラメチルシラン(TMS)を内部標準として測定した。
重合体のMw及びMnは、下記条件によるゲルパーミエーションクロマトグラフィー(GPC)により測定した。

[実施例1]
滴下漏斗及びコンデンサーを備え乾燥させた1Lの三口反応器に、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ブタンジオール120.9g、トリエチルアミン62.9g、ジクロロメタン200mLを仕込み、氷浴で0℃まで冷却した。その後、2-(ブロモメチル)アクリル酸エチル100.0gを30分間かけて滴下した。滴下後、室温で3時間攪拌した。その後、沈殿物をろ過により除去し、得られたろ液に1N塩酸200mLを加えて反応を停止させた。得られた有機層を水及び飽和食塩水で順次洗浄した。その後、有機層を無水硫酸マグネシウムで乾燥してから減圧濃縮した。その後、減圧蒸留により精製を行い、下記式(S-1)で表される化合物137.8g(収率82%)を得た。

実施例1において、2-(ブロモメチル)アクリル酸エチル100.0gの代わりに、2-(ブロモメチル)アクリル酸メチル92.7gを用いた以外は、実施例1と同様に操作して、下記式(S-2)で表される化合物124.1gを得た(収率77%)。

滴下漏斗及びコンデンサーを備え乾燥させた1Lの三口反応器に、メタクリル酸1,1,1,3,3,3-ヘキサフルオロイソプロピル23.6g、N,N’-ジブロモ-N,N’-1,2-エチレンビス(2,5-ジメチルベンゼンスルホンアミド)55.4g、ジベンゾイルパーオキシド24.2gをテトラクロロエタン1,000mLに溶解させ、室温で1時間攪拌した。その後、反応液に水1,000mLを加えて反応を停止させた。得られた有機層を飽和食塩水で洗浄した。その後、有機層を無水硫酸マグネシウムで乾燥してから減圧濃縮し、前駆体22.0g(収率70%)を得た。その後、滴下漏斗及びコンデンサーを備え乾燥させた1Lの三口反応器に、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ブタンジオール14.8g、トリエチルアミン7.1g、ジクロロメタン200mLを添加し、氷浴で0℃まで冷却した。その後、上記前駆体22.0gを30分間かけて滴下した。滴下後、室温で3時間攪拌した。その後、沈殿物をろ過により除去し、得られたろ液に1N塩酸200mLを加えて反応を停止させた。得られた有機層を水及び飽和食塩水で順次洗浄した。その後、有機層を無水硫酸マグネシウムで乾燥後減圧濃縮した。その後、減圧蒸留により精製を行い、下記式(S-3)で表される化合物25.0g(収率80%)を得た。

実施例1において、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ブタンジオール120.9gの代わりに、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ペンタンジオール128.9gを用いた以外は、実施例3と同様に操作して、下記式(S-4)で表される化合物20.6gを得た(収率75%)。

実施例3において、メタクリル酸1,1,1,3,3,3-ヘキサフルオロイソプロピル23.6gの代わりにメタクリル酸シクロヘキシル16.8g、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ブタンジオール14.8gの代わりに、1,1,1-トリフルオロ-2-トリフルオロメチル-2,4-ペンタンジオール15.8gを用いた以外は、実施例3と同様に操作して、下記式(S-5)で表される化合物27.4gを得た(収率70%)。

[A]重合体成分を構成する重合体(a)及び重合体(b)の合成に用いた単量体を以下に示す。

重合開始剤としてのジメチル2,2-アゾビス(2-メチルプロピオネート)0.7gをメチルエチルケトン0.7gに溶解させた重合開始剤溶液を調製した。一方、温度計及び滴下漏斗を備えた200mLの三口フラスコに、上記単量体(S-1)9.4g(50モル%)、単量体(M-1)10.6g(50モル%)、及びメチルエチルケトン19.3gを投入し、30分間窒素パージした。窒素パージ後、フラスコ内をマグネティックスターラーで撹拌しながら75℃になるように加熱した。続いて、滴下漏斗を用い、上記調製した重合開始剤溶液を5分かけて滴下し、360分間熟成させた。その後、30℃以下に冷却して重合反応液を得た。
下記表1に記載の種類及び使用量の単量体を用いた以外は、実施例6と同様にして、重合体(a-2)~(a-10)及び(a-12)~(a-16)をそれぞれ合成した。なお、表1中の「-」は、該当する単量体を用いなかったことを示す。
上記単量体(S-6)18.8g(85モル%)、及び重合開始剤としてのジメチル2,2-アゾビス(2-メチルプロピオネート)0.8gをイソプロパノール2.0gに溶解させた単量体溶液を調製した。一方、温度計及び滴下漏斗を備えた200mLの三口フラスコにイソプロパノール20gを投入し、30分間窒素パージした。窒素パージの後、フラスコ内をマグネティックスターラーで攪拌しながら、80℃になるように加熱した。そして、滴下漏斗を用い、上記調製した単量体溶液を2時間かけて滴下した。滴下終了後、さらに1時間反応を行い、次いで、単量体(M-7)1.2g(15モル%)のイソプロパノール溶液2gを30分かけて滴下した。その後、さらに1時間反応を行った後、30℃以下に冷却して、重合反応液を得た。
[合成例2、3及び5~7](重合体(b-1)、(b-2)及び(b-4)~(b-6)の合成)
下記表2に記載の種類及び使用量の単量体を用いた以外は、合成例1と同様にして、重合体(b-1)、(b-2)及び(b-4)~(b-6)をそれぞれ合成した。
下記表2に記載の種類及び使用量の単量体を用いた以外は、実施例6と同様にして、重合体(b-3)を合成した。
レジスト上層膜形成用組成物の調製に用いた[B]溶媒について以下に示す。
B-1:4-メチル-2-ペンタノール
B-2:ジイソアミルエーテル
[実施例21](レジスト上層膜形成用組成物(J-1)の調製)
[A]重合体成分としての(a-1)50質量部及び(b-1)50質量部、並びに[B]溶媒としての(B-1)1,000質量部及び(B-2)4,000質量部を配合してレジスト上層膜形成用組成物(J-1)を調製した。
下記表3に示す種類及び配合量の各成分を用いた以外は、実施例17と同様にして、レジスト上層膜形成用組成物(J-2)~(J-19)並びに(CJ-1)及び(CJ-2)を調製した。
レジスト膜形成のためのフォトレジスト組成物を以下の方法により調製した。
[P]フォトレジスト組成物用重合体の合成に用いた単量体を以下に示す。
上記化合物(r-1)53.93g(50モル%)、化合物(r-2)35.38g(40モル%)、化合物(r-3)10.69g(10モル%)を2-ブタノン200gに溶解し、さらにジメチル2,2’-アゾビス(2-メチルプロピオネート)5.58gを溶解させた単量体溶液を調製した。また、100gの2-ブタノンを投入した500mLの三口フラスコを30分窒素パージした。窒素パージの後、反応釜を攪拌しながら80℃に加熱し、上記調製した単量体溶液を滴下漏斗を用いて3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間実施した。重合終了後、重合反応溶液を水冷することにより30℃以下に冷却し、2,000gのメタノール中へ投入し、析出した白色粉末をろ別した。ろ別された白色粉末を2回、400gずつのメタノールを用いてスラリー状にして洗浄した後ろ別し、50℃にて17時間乾燥して、白色粉末の重合体(P-1)を得た(74g、収率74%)。この重合体(P-1)はMwは6,900、Mw/Mnは1.70であった。また、13C-NMR分析の結果、(r-1):(r-2):(r-3)にそれぞれ由来する各構造単位の含有割合は、53.0:37.2:9.8(モル%)であった。
フォトレジスト組成物(α)の調製に用いた[Q]酸発生剤、[R]酸拡散制御剤及び[S]溶媒について以下に示す。
Q-1:トリフェニルスルホニウムノナフルオロ-n-ブタンスルホネート
Q-2:1-(4-n-ブトキシナフタレン-1-イル)テトラヒドロチオフェニウムノナフルオロ-n-ブタンスルホネート
R-1:R-(+)-(t-ブトキシカルボニル)-2-ピペリジンメタノール
S-1:プロピレングリコールモノメチルエーテルアセテート
S-2:シクロヘキサノン
S-3:γ-ブチロラクトン
[P]重合体としての(P-1)100質量部、[Q]酸発生剤としての(Q-1)1.5質量部及び(Q-2)6質量部、[R]酸拡散制御剤としての(R-1)0.65質量部を混合し、この混合物に、[S]溶媒としての(S-1)2,900質量部、(S-2)1,250質量部及び(S-3)100質量部を加えて、全固形分濃度を5質量%に調整し、孔径30nmのフィルターでろ過することにより、フォトレジスト組成物(α)を調製した。
上記実施例のレジスト上層膜形成用組成物について、以下に示す各種評価を行った。評価結果を下記表3に合わせて示す。
レジスト上層膜形成用組成物の経時的な白濁化の有無について評価した。
レジスト上層膜形成用組成物を30分間攪拌した後、目視で白濁の有無を観察した。組成物安定性は、白濁が認められない場合は「A」と、白濁が認められる場合は「B」と評価した。
レジスト上層膜のアルカリ現像液による除去性について評価した。
塗布/現像装置(CLEAN TRACK ACT8、東京エレクトロン製)にて8インチシリコンウエハ上に、レジスト上層膜形成用組成物をスピンコートし、90℃で60秒間PBを行い、膜厚90nmのレジスト上層膜を形成した。膜厚は膜厚測定装置(ラムダエースVM90、大日本スクリーン製)を用いて測定した。このレジスト上層膜を上記塗布/現像装置にて、現像液として2.38質量%TMAH水溶液を用いて60秒間パドル現像を行い、振り切りによりスピンドライした後、ウエハ表面を観察した。上層膜除去性は、残渣が全く観察されない場合は「A」と、残渣が観察された場合は「B」と評価した。
レジスト上層膜表面における水の後退接触角の値を測定した。
8インチシリコンウエハ上に、レジスト上層膜形成用組成物をスピンコートし、ホットプレート上で90℃で60秒間PBを行い、膜厚30nmのレジスト上層膜を形成した。その後接触角計(DSA-10、KRUS製)を用いて、速やかに、室温23℃、湿度45%、常圧の環境下で、以下の手順により後退接触角を測定した。
まず、上記接触角計のウェハステージ位置を調整し、この調整したステージ上に上記ウェハをセットした。次に、針に水を注入し、上記セットしたウェハ上に水滴を形成可能な初期位置に針の位置を微調整した。その後、この針から水を排出させてウェハ上に25μLの水滴を形成し、一旦、この水滴から針を引き抜き、再び初期位置に針を引き下げて水滴内に配置した。続いて、10μL/minの速度で90秒間、針によって水滴を吸引すると同時に接触角を毎秒1回合計90回測定した。このうち、接触角の測定値が安定した時点から20秒間の接触角についての平均値を算出して後退接触角(単位:度(°))とした。後退接触角の測定値を下記表3に示す。
レジスト上層膜を形成したレジスト膜からのレジスト膜成分の溶出量について評価した。
上記塗布/現像装置にてヘキサメチルジシラザン(HMDS)処理(100℃で60秒間)を行った8インチシリコンウェハ上の中心部に、中央部が直径11.3cmの円形状にくり抜かれたシリコンゴムシート(クレハエラストマー製、厚み1.0mm、1辺30cmの正方形)を乗せた。次いで、シリコンゴム中央部のくり抜き部に10mLホールピペットを用いて超純水10mLを満たした。
一方、上記シリコンウエハとは別に、下層反射防止膜、レジスト膜及びレジスト上層膜を形成した8インチシリコンウエハを準備し、その8インチシリコンウエハをレジスト上層膜がシリコンゴムシート側に位置するように、すなわち、レジスト上層膜と超純水とを接触させつつ、超純水が漏れないように乗せた。
なお、下層反射防止膜、レジスト膜及びレジスト上層膜を形成したシリコンウエハは、8インチシリコンウエハ上に、下層反射防止膜用組成物(ARC29A、ブルワー・サイエンス製)を、上記塗布/現像装置を用いてスピンコートして、膜厚77nmの下層反射防止膜を形成し、次いで、この下層反射防止膜上に、フォトレジスト組成物(α)を、上記塗布/現像装置を用いてスピンコートし、115℃で60秒間ベークすることにより膜厚205nmのレジスト膜を形成し、その後、このレジスト膜上にレジスト上層膜形成用組成物を塗布して90℃で60秒間PBし膜厚30nmのレジスト上層膜を形成することで得た。
使用カラム:CAPCELL PAK MG(資生堂製)、1本
流量:0.2mL/分
流出溶媒:水/メタノール(3/7)に0.1質量%のギ酸を添加したもの
測定温度:35℃
レジスト上層膜の基板からの剥がれ難さを評価した。
基板として、HMDS処理をしていない8インチシリコンウェハを用いた。上記基板上に、レジスト上層膜形成組成物を上記塗布/現像装置にて、スピンコートした後に90℃で60秒間PBを行い、膜厚30nmの塗膜(レジスト上層膜)を形成した。その後、上記塗布/現像装置にて純水によるリンスを60秒間行い、振り切りによる乾燥を行った。剥がれ耐性は、目視により、リンス後にウェハ全面でレジスト上層膜の剥がれが認められた場合は「B」と、エッジ部でのみ剥がれが認められた場合を「A」と、剥がれが全く認められない場合を「S」と評価した。
レジスト上層膜を形成させたレジスト膜からの形成したレジストパターンのパターン形状の良好性を評価した。
8センチシリコンウエハ基板上に、上記塗布/現像装置にて、下層反射防止膜形成組成物(ARC29A、ブルワー・サイエンス製)を塗布して膜厚77nmの下層反射防止膜を形成し、次いで、フォトレジスト組成物(α)をスピンコートした後に、115℃で60秒間PBすることにより膜厚205nmのレジスト膜を形成し、その後、このレジスト膜上にレジスト上層膜形成用組成物を塗布し、90℃で60秒間PBを行うことにより膜厚30nmのレジスト上層膜を形成した。
次に、形成したレジスト膜を、ArFエキシマレーザ液浸露光装置(S610C、NIKON製)を用いて、線幅90nmのラインアンドスペースパターン(1L/1S)形成用のマスクパターンを介して、露光を行った。次いで、115℃で60秒間PEBを行った後、2.38質量%のTMAH水溶液を現像液として、23℃で60秒間現像し、水洗し、乾燥して、ポジ型のレジストパターンを形成した。このとき、線幅90nmのラインアンドスペースパターン(1L/1S)が形成される露光量を最適露光量とした。
この最適露光量で形成されたレジストパターンの断面形状を、走査型電子顕微鏡(S-4800、日立ハイテクノロジーズ製)で観察し、レジストパターンの高さ方向の中央部での線幅Lbと、膜の上部での線幅Laとを測定して、La/Lbの値を算出した。この値が0.9≦(La/Lb)≦1.1の場合は、レジストパターンが矩形の断面形状であるとして「S」と、0.8≦(La/Lb)<0.9又は1.1<(La/Lb)≦1.2の場合は、レジストパターンが矩形に近い断面形状であるとして「A」と、(La/Lb)<0.8又は1.2<(La/Lb)の場合は、T-トップ形状、トップラウンド形状、裾引き形状等の矩形以外の形状であるとして「B」と評価した。
レジスト上層膜を形成したレジスト膜を現像して得られるレジストパターンにおけるブロッブ欠陥の発生数を測定した。
塗布/現像装置(Lithius Pro-i、東京エレクトロン製)を用いて、100℃で60秒間、ヘキサメチルジシラザン(HMDS)処理を行った12インチシリコンウエハを用意した。この12インチシリコンウエハ上に、フォトレジスト組成物(α)をスピンコートし、ホットプレート上で100℃で60秒間PBを行い、膜厚100nmのレジスト膜を形成した。このレジスト膜上に、レジスト上層膜形成用組成物をスピンコートし、90℃で60秒間PBを行って膜厚30nmのレジスト上層膜を形成した。次に、ArF液浸露光装置(S610C、NIKON製)を使用し、NA:1.30、Crosspoleの光学条件にて、45nmライン/90nmピッチのパターン形成用のマスクを介して露光した。この露光されたレジスト膜を有する12インチシリコンウエハをブロッブ欠陥の評価に用いた。
レジスト上層膜を形成したレジスト膜を現像して得られるレジストパターンにおけるブリッジ欠陥の発生数を測定した。
12インチシリコンウエハ表面に、下層反射防止膜(ARC66、日産化学製)を塗布/現像装置(Lithius Pro-i、東京エレクトロン製)を使用してスピンコートした後、PBを行うことにより膜厚105nmの塗膜を形成した。次いで、上記「CLEAN TRACK ACT12」を使用してフォトレジスト組成物(α)をスピンコートし、100℃で60秒間PBした後、23℃で30秒間冷却することにより膜厚100nmのレジスト膜を形成した。その後、このレジスト膜上に、レジスト上層膜形成用組成物をスピンコートし、90℃で60秒間PBを行って膜厚30nmのレジスト上層膜を形成した。
[実施例40](レジスト上層膜形成用組成物(J-20)の調製)
[A]重合体成分としての(a-15)100質量部及び[B]溶媒としての(B-1)1,000質量部及び(B-2)4,000質量部を配合してレジスト上層膜形成用組成物(J-20)を調製した。
下記表4に示す種類及び配合量の各成分を用いた以外は、実施例40と同様にして、レジスト上層膜形成用組成物(J-21)を調製した。
レジスト膜形成のためのフォトレジスト組成物を以下の方法により調製した。
[P]フォトレジスト組成物用重合体の合成に用いた単量体を以下に示す。
上記式(r-4)で表される化合物55g、上記式(r-5)で表される化合物45g、AIBN3g及びt-ドデシルメルカプタン1gを、プロピレングリコールモノメチルエーテル150gに溶解した後、窒素雰囲気下、反応温度を70℃に保持して、16時間重合させた。重合後、反応溶液を1,000gのn-ヘキサン中に滴下して、重合体を凝固精製した。次いで、この重合体に、プロピレングリコールモノメチルエーテル150gを加えた後、さらに、メタノール150g、トリエチルアミン37g及び水7gを加えて、沸点にて還流させながら、8時間加水分解反応を行い、(r-4)に由来する構造単位の脱アセチル化を行った。反応後、溶媒及びトリエチルアミンを減圧留去し、得られた重合体をアセトン150gに溶解した後、2,000gの水中に滴下して凝固させ、生成した白色粉末をろ過して、減圧下50℃で一晩乾燥し、重合体(P-2)を得た。この重合体(P-2)は、Mwが6,000、Mw/Mnが1.9であった。また、13C-NMR分析の結果、p-ヒドロキシスチレンに由来する構造単位:(r-5)に由来する構造単位の含有割合は、50:50(モル%)であった。
フォトレジスト組成物(β)の調製に用いた[Q]酸発生剤、[R]酸拡散制御剤及び[S]溶媒について以下に示す。
Q-3:トリフェニルスルホニウムn-ノナフルオロブタンスルホネート
R-2:トリフェニルスルホニウムサリチレート
S-4:プロピレングリコールモノメチルエーテルアセテート
S-5:乳酸エチル
[P]重合体としての(P-2)100質量部、[Q]酸発生剤としての(Q-3)27質量部、及び[R]酸拡散制御剤としての(R-2)2.6質量部を混合し、この混合物に、[S]溶媒としての(S-4)4,300質量部及び(S-5)1,900質量部を加えて混合し、孔径0.20μmのメンブランフィルターでろ過することにより、フォトレジスト組成物(β)を調製した。
上記実施例のレジスト上層膜形成用組成物について、以下に示す各種評価を行った。評価結果を下記表4に合わせて示す。比較例3は、レジスト上層膜を形成しないで、下記評価を行ったものである(表4中の「-」は、レジスト上層膜形成用組成物を用いなかったことを示す)。
レジスト上層膜を形成したレジスト膜を現像して得られるレジストパターンにおけるブリッジ欠陥の発生数を測定した。
12インチシリコンウエハ表面に、下層反射防止膜(AL412、日産化学製)を塗布/現像装置(Lithius Pro-i、東京エレクトロン製)を使用してスピンコートした後、PBを行うことにより膜厚20nmの塗膜を形成した。次いで、上記「Lithius Pro-i」を使用してフォトレジスト組成物(β)をスピンコートし、130℃で60秒間PBした後、23℃で30秒間冷却することにより膜厚50nmのレジスト膜を形成した。その後、このレジスト膜上に、レジスト上層膜形成用組成物をスピンコートし、90℃で60秒間PBを行って膜厚30nmの液浸レジスト上層膜を形成した。
上記ブリッジ欠陥の評価に使用したパターン形成基板と同様にして作成したパターン形成基板を用いて、SEM(CG4000、日立ハイテクノロジーズ製)で面内の任意の100点についてパターンの幅を測長し、パターン幅の測定値の分布度から3シグマ値を算出し、これをローカルCDUとした。ローカルCDUは、比較例3の3シグマ値を100としたときに、50以下の場合は「A」と、50を超える場合は「B」と評価した。表4の比較例3におけるローカルCDUの「-」は、評価の基準であることを示す。
塗布/現像装置(Lithius Pro-i、東京エレクトロン製)内で、12インチシリコンウエハ上に上記調製例2で調製したフォトレジスト組成物(β)をスピンコートした後、110℃で60秒間PBを行い、膜厚50nmのレジスト膜を形成した。次に、レジスト膜を形成したシリコンウエハ上にレジスト上層膜形成用組成物をスピンコートし、110℃で60秒間PBを行い、膜厚30nmのレジスト上層膜を形成した。KrF投影露光装置(S203B、ニコン製)を用い、NA:0.68、シグマ:0.75、Conventionalの光学条件にて、マスクパターンを介さずにシリコンウエハ上に露光量15mJ/cm2にて全面露光を行った。このウエハを、加熱脱離型ガスクロマトグラフ質量分析計(SWA-256、ジーエルサイエンス製)を用いてアウトガス分析を行った。25℃、60分間の条件で、ウエハ表面から有機物を脱離させ、脱離したアウトガスを一旦、捕集カラムに集めた後、捕集カラムを200℃で加熱することで、捕集カラムから有機物を再脱離させ、サーマルデソープションコールドトラップインジェクターで、液体窒素を用いて冷却して体積収縮させ、その後、230℃に急速加熱することで捕集したガス成分を一気にガスクロマトグラフ装置(JNS-GCMATE GCMS SYSTEM、日本電子製)に導入してアウトガス分析を行った。このようにして、各レジスト上層膜形成用組成物のアウトガス抑制性の評価を行った。
アウトガス分析は下記式(G-1)、(G-2)及び(G-3)で表される化合物について行い、それぞれの市販品で予め検量線を作成しておき、定量を行った。(G-1)、(G-2)及び(G-3)のそれぞれについて、比較例3でのそれぞれの量を100としたときの相対量を求めた。アウトガス抑制性は、この相対量が(G-1)、(G-2)及び(G-3)の全てにおいて0~60の場合は「A」と、少なくともいずれかが60を超える場合は「B」と評価した。
Claims (14)
- 上記式(1)におけるR2の炭素数1~20の2価の有機基が、炭素数1~20の2価の鎖状炭化水素基、炭素数3~20の2価の脂環式炭化水素基、又はこれらのうちの1種若しくは2種以上と-O-とを組み合わせた基である請求項1に記載のレジスト上層膜形成用組成物。
- 上記式(1)におけるR1及びR3の1価の有機基が、1価の炭化水素基、この炭化水素基の炭素-炭素間に-O-、-CO-、-COO-、-NHCO-、-NH-SO2-及び-S-からなる群より選ばれる少なくとも1種を含む1価のヘテロ原子含有基、又は上記炭化水素基及び上記ヘテロ原子含有基が有する水素原子の一部又は全部をフッ素原子、ヒドロキシ基、カルボキシ基、アミノ基及びシアノ基からなる群より選ばれる少なくとも1種で置換した1価の基である請求項1に記載のレジスト上層膜形成用組成物。
- 上記重合体成分が、上記重合体と同一又は異なる重合体中に、スルホ基を含む構造単位(IV)をさらに有する請求項1に記載のレジスト上層膜形成用組成物。
- 上記重合体成分が、上記重合体と同一又は異なる重合体中に、カルボキシ基を含む構造単位及び下記式(v)で表される基を含む構造単位からなる群より選ばれる少なくとも1種の構造単位(V)をさらに有する請求項1に記載のレジスト上層膜形成用組成物。
(式(v)中、R4は、水素原子、ハロゲン原子、ニトロ基、アルキル基、1価の脂環式炭化水素基、アルコキシ基、アシル基、アラルキル基又はアリール基である。上記アルキル基、脂環式炭化水素基、アルコキシ基、アシル基、アラルキル基及びアリール基が有する水素原子の一部又は全部は置換されていてもよい。R5は、-C(=O)-R6、-S(=O)2-R7、-R8-CN又は-R9-NO2である。R6及びR7は、それぞれ独立して、水素原子、アルキル基、フッ素化アルキル基、1価の脂環式炭化水素基、アルコキシ基、シアノ基、シアノメチル基、アラルキル基又はアリール基である。但し、R6又はR7とR4とが互いに結合して環構造を形成していてもよい。R8及びR9は、それぞれ独立して、単結合、メチレン基又は炭素数2~5のアルキレン基である。) - 上記溶媒が、エーテル系溶媒を含む請求項1に記載のレジスト上層膜形成用組成物。
- フォトレジスト組成物を用い、レジスト膜を形成する工程、
請求項1に記載のレジスト上層膜形成用組成物を用い、上記レジスト膜上にレジスト上層膜を積層する工程、
上記レジスト上層膜が積層されたレジスト膜を露光する工程、及び
上記露光されたレジスト膜を現像する工程
を有するレジストパターン形成方法。 - 上記露光工程における露光が液浸露光である請求項9に記載のレジストパターン形成方法。
- 上記露光工程で用いられる露光光が、遠紫外線、EUV又は電子線である請求項9に記載のレジストパターン形成方法。
