Abstract
本發明提供一種包含具有(甲基)丙烯酸基之氫化聚丁二烯化合物與自由基聚合起始劑之氟酸蝕刻所使用之樹脂薄膜形成用組成物。
Description
本發明係關於氟酸蝕刻所使用之樹脂薄膜形成用組成物及氟酸蝕刻所使用之樹脂薄膜。
濕式蝕刻已廣泛使用作為基板之加工方法,即使在平板顯示器用之大型基板加工中亦在各種步驟中採用。
例如,有機電致發光顯示器(有機ELD)之背面蓋中,為使面板薄型化,已檢討於背面蓋中使用玻璃。該背面玻璃蓋係藉由蝕刻玻璃基板而形成。蝕刻時,於玻璃基板上形成阻劑膜,僅蝕刻處理期望之區域。
過去以來已使用各種阻劑樹脂組成物作為濕式蝕刻用之遮蔽材,將阻劑樹脂組成物塗佈於玻璃基板或SiO2或SiN等具有絕緣膜之基板上且經圖型化後,浸漬於例如含氟酸(HF)之蝕刻液(以下亦稱為「蝕刻劑」)中,進行蝕刻。
然而,由於酸中之氟酸浸透力高,故難以製
作具有氟酸阻隔性之膜。至於玻璃蝕刻用之耐氟酸阻劑已提出專利申請的有藉由添加填料賦予氣體阻隔性(例如,專利文獻1及2)、含有鹼可溶樹脂與丙烯酸單體之組成物(例如,專利文獻3~7)、芳香族聚丙烯酸酯樹脂(例如專利文獻8)等。
且,基板與阻劑膜之密著性差時,基板與阻劑膜之間產生剝離,使側蝕刻量增加,故有對蝕刻處理之精度帶來障礙之問題。且,需要長時間蝕刻時,會有於阻劑膜產生針孔使塗膜膨潤而自基板剝離之問題。為提高密著性而於阻劑膜中含有矽烷偶合劑時,阻劑膜剝離後矽烷偶合劑將作為殘渣殘留於基板上,而成為基板污染之原因故而不佳。然而,並沒有藉由使用黏著劑,而避免使用矽烷偶合劑之例。
又,作為遮蔽材之阻劑樹脂組成物在蝕刻處理後,使用剝離液以手剝離(撕離)而自基板去除。如此為了確保阻劑樹脂組成物與基板之接著性,有時使用例如丙烯酸系黏著劑。一般已知丙烯酸系黏著劑對蝕刻液等所含之鹽酸或硫酸耐性較弱,本質上耐酸性較低。對於該課題,已提案藉由塗佈於具有耐酸性之輻射線透過性之薄膜狀支撐體上而補足輻射線硬化性黏著劑之耐酸性之方法(例如,專利文獻9)、使用碳數8之丙烯酸酯使黏著劑疏水化之方法(例如,專利文獻10)、使用以具有碳數6以上之烷基之單體做為主成分之黏著劑(例如專利文獻11)等。然而,針對具有耐氟酸性之丙烯酸系黏著劑並未驗證,於
氟酸蝕刻所使用之樹脂組成物中使用丙烯酸系黏著劑之報導並未獲得確認。

本發明係鑑於上述問題而完成者,其目的係提供一種可獲得於使用氟酸蝕刻處理玻璃基板、SiO2、SiN等具有絕緣膜之基板等時適合作為阻劑膜之樹脂薄膜的組成物。
本發明人為解決上述課題而重複積極研究之結果,發現由包含具有(甲基)丙烯酸基之氫化聚丁二烯化合物與自由基聚合起始劑之組成物,可獲得於使用氟酸蝕刻處理時適合作為阻劑膜之樹脂薄膜,因而完成本發明。
亦即,本發明提供
1.一種氟酸蝕刻所使用之樹脂薄膜形成用組成物,其包含具有(甲基)丙烯酸基之氫化聚丁二烯化合物與自由基聚合起始劑。
2.如1項之氟酸蝕刻所使用之樹脂薄膜形成用組成物,其中前述具有(甲基)丙烯酸基之氫化聚丁二烯化合物係透過胺基甲酸酯鍵之具有(甲基)丙烯酸基之氫化聚丁二烯化合物。
3.一種氟酸蝕刻所使用之樹脂薄膜,其係使用如1或2項之氟酸蝕刻所使用之樹脂薄膜形成用組成物製造而成。
4.一種具有圖型之基板之製造方法,其特徵係包含使用如1或2項之氟酸蝕刻所使用之樹脂薄膜形成用組成物,於基板上形成氟酸蝕刻所使用之樹脂薄膜之步驟,與使該樹脂薄膜硬化之步驟,與蝕刻處理形成有該氟酸蝕刻所使用之樹脂薄膜之基板而圖型化之步驟。
由本發明之組成物獲得之樹脂薄膜藉由硬
化,不僅顯示優異之氟酸阻隔性,且即使不使用成為殘渣原因之矽烷偶合劑仍顯示與基板之良好密著性,故而抑制了濕式蝕刻時之側蝕刻,即使長時間蝕刻亦不會自基板剝離。且,可自基板容易地剝離而去除,進而在水中不會膨潤故耐水性亦優異。
因此,藉由使用本發明之組成物,可精度佳、容易進行對玻璃基板、SiO2、SiN等具有絕緣膜之基板等之圖型加工,可容易地製造具有期望圖型之玻璃基板等。
本發明之氟酸蝕刻所使用之樹脂薄膜形成用組成物(以下有時簡稱為「組成物」)係包含具有(甲基)丙烯酸基之氫化聚丁二烯化合物者。
本發明中使用之具有(甲基)丙烯酸基之氫化聚丁二烯化合物並無特別限制,可使用市售品,亦可使用以習知方法製造者,但就再現性佳的獲得具有適度強度與對基板之密著性之薄膜之觀點而言,較好為透過胺基甲酸酯鍵之具有(甲基)丙烯酸基者。
該氫化聚丁二烯化合物可使用例如氫化聚丁二烯多元醇化合物、聚異氰酸酯化合物,與具有羥基之(甲基)丙烯酸酯化合物之反應物。
氫化聚丁二烯多元醇化合物之具體例列舉為具有1,4-鍵型聚丁二烯、1,2-鍵型聚丁二烯、或具有該等兩者鍵之聚丁二烯中之不飽和鍵經氫化之構造,且具有2
個以上羥基之化合物。
其中,就成為更均一之反應物,實現更均一膜物性之觀點,與實現薄膜之適度硬度之觀點之均衡而言,該氫化聚丁二烯多元醇化合物中之羥基數較好為2個,該等羥基之位置較好為聚丁二烯鏈之兩端。
該氫化聚丁二烯多元醇化合物之重量平均分子量雖無特別限制,但通常為300~30,000左右。
重量平均分子量之下限值,就提高薄膜之耐酸性之觀點而言,較好為500,更好為750,又更好為1,000。且,其上限值,就抑制組成物之黏度過度上升且維持作業性之觀點而言,較好為20,000,更好為15,000,又更好為6,000,最好為3,000。
又,此處所謂重量平均分子量係以標準聚苯乙烯分子量換算之重量平均分子量,且係藉由使用下列測定之值(以下同):高速液體層析儀(昭和電工(股)製,「Shodex GPC system-11型」),管柱:Shodex GPC KF-806L(排除臨界分子量:2×107,分離範圍:100~2×107,理論段數:10,000段/根,填充劑材質:苯乙烯-二乙烯基苯共聚物,填充劑粒徑:10μm)之3根串聯。
該氫化聚丁二烯多元醇化合物之碘價通常為0~50,較好為0~20。又,其羥基價通常為15~400mgKOH/g,較好為30~250mgKOH/g。
該氫化聚丁二烯多元醇化合物可使用以習知方法合成者,但亦可使用NISSO PB(GI系列)(以上,為日
本曹達(股)製)、POLYTAIL H、POLYTAIL HA(以上為三菱化學(股)製)等之市售品(已上市者)。
又,聚丁二烯多元醇化合物可單獨使用1種或可組合2種以上使用。
聚異氰酸酯化合物可使用芳香族、脂肪族直鏈式、脂肪族環式等聚異氰酸酯。
具體例列舉為甲苯二異氰酸酯、二苯基甲烷二異氰酸酯、氫化二苯基甲烷二異氰酸酯、改質二苯基甲烷二異氰酸酯、氫化二甲苯二異氰酸酯、二甲苯二異氰酸酯、六亞甲基二異氰酸酯、三甲基六亞甲基二異氰酸酯、四甲基二甲苯二異氰酸酯、異佛爾酮二異氰酸酯、降冰片烯二異氰酸酯、1,3-雙(異氰酸酯甲基)環己烷、苯二異氰酸酯、萘二異氰酸酯、蒽二異氰酸酯等二異氰酸酯或該等之三聚物、縮二脲型聚異氰酸酯等。
其中以芳香族二異氰酸酯較佳,更好為苯二異氰酸酯。
該聚異氰酸酯化合物之分子量就溶解性之觀點而言,以150~700較適當。
該聚異氰酸酯化合物可使用以習知方法合成者,亦可使用市售品。
又,聚異氰酸酯化合物可單獨使用1種或可組合2種以上使用。
具有羥基之(甲基)丙烯酸酯化合物可使用(甲基)丙烯酸羥基烷酯,該羥基烷基之碳數,就薄膜之優異
耐氟酸性與適度實現對基板之密著性之觀點而言,較好為1~20,更好為2~10,又更好為2~6。
該具有羥基之(甲基)丙烯酸酯化合物之具體例舉例為(甲基)丙烯酸2-羥基乙酯、(甲基)丙烯酸2-羥基丙酯、(甲基)丙烯酸2-羥基丁酯、2-(甲基)丙烯醯氧基乙基=二氫=磷酸酯、(甲基)丙烯酸4-羥基丁酯、2-(甲基)丙烯醯氧基乙基(2-羥基丙基)鄰苯二甲酸酯、甘油二(甲基)丙烯酸酯、2-羥基-3-(甲基)丙烯醯氧基丙基(甲基)丙烯酸酯、季戊四醇三(甲基)丙烯酸酯、二季戊四醇五(甲基)丙烯酸酯、己內酯改質之(甲基)丙烯酸2-羥基乙酯等。
該具有羥基之(甲基)丙烯酸酯化合物可使用以習知方法合成者,亦可使用市售品。
該具有羥基之(甲基)丙烯酸酯化合物可單獨使用1種或可組合2種以上使用。
又,本發明中使用之具有(甲基)丙烯酸基之氫化聚丁二烯化合物可使用氫化聚丁二烯多元醇化合物與具有異氰酸酯基之(甲基)丙烯酸酯化合物之反應物。
氫化聚丁二烯多元醇化合物列舉為與上述相同者。
具有異氰酸酯基之(甲基)丙烯酸酯化合物可使用(甲基)丙烯酸異氰酸酯烷酯,該異氰酸酯烷基之碳數,就薄膜之優異耐氟酸性與再現性佳地適度實現對基板之密著性之觀點而言,較好為1~20,更好為2~10,又更好為2~6。
該具有異氰酸酯基之(甲基)丙烯酸酯化合物之具體例列舉為(甲基)丙烯酸2-異氰酸酯乙酯、(甲基)丙烯酸2-異氰酸酯丙酯、(甲基)丙烯酸2-異氰酸酯丁酯、(甲基)丙烯酸4-異氰酸酯丁酯等。
該具有異氰酸酯基之(甲基)丙烯酸酯化合物可使用以習知方法合成者,但亦可使用市售品。
此外,該具有異氰酸酯基之(甲基)丙烯酸酯化合物可單獨使用1種或可組合2種以上使用。
用以獲得氫化聚丁二烯多元醇化合物、聚異氰酸酯化合物、與具有羥基之(甲基)丙烯酸酯化合物之反應物之反應,就適度獲得目標反應物之觀點而言,亦可為2階段。
亦即,可使氫化聚丁二烯多元醇化合物與聚異氰酸酯化合物反應獲得中間反應物後,使具有未反應之異氰酸酯基之該中間反應物與具有羥基之(甲基)丙烯酸酯化合物反應,亦可使具有羥基之(甲基)丙烯酸酯化合物與聚異氰酸酯化合物反應獲得中間反應物後,使具有未反應之異氰酸酯基之該中間反應物與氫化聚丁二烯多元醇化合物反應。
又,2階段製造中,亦可使中間反應物單離,且於溶解其之溶液中溶解具有羥基之(甲基)丙烯酸酯化合物或氫化聚丁二烯多元醇化合物,但亦可不單離中間反應物,於反應溶液中直接使用,使該等化合物溶解。
用以獲得氫化聚丁二烯多元醇化合物、聚異氰酸酯化合物、與具有羥基之(甲基)丙烯酸酯化合物之反
應物之反應,為了適度進行反應,較好在氮氣等惰性氣體下,於溶劑中進行。
反應所用之溶劑只要是對反應惰性者即無特別限制,列舉為例如己烷、環己烷、苯、甲苯等烴類;四氯化碳、氯仿、1,2-二氯乙烷等鹵系烴類;二乙基醚、二異丙基醚、苄基乙基醚、二己基醚、1,4-二噁烷、四氫呋喃等醚類;丙酮、甲基乙基酮、甲基異丁基酮、環己酮(CHN)、丙酮基(acetonyl)丙酮、異佛爾酮、二丙酮醇等酮類;乙腈、丙腈等腈類;乙酸乙酯、丙酸乙酯、乙酸苄酯、苯甲酸乙酯、草酸二乙酯、馬來酸二乙酯等羧酸酯類;N-甲基甲醯胺、N-甲基甲醯替苯胺(N-Methylformanilide)、N-甲基乙醯胺、N,N-二甲基甲醯胺、N,N-二甲基乙醯胺、N-甲基-2-吡咯啶酮、1,3-二甲基-2-咪唑啶酮等含氮非質子性極性溶劑;二甲基亞碸、環丁碸等含硫非質子性極性溶劑,但為了使原料良好溶解,與原料不具有不必要之反應,以甲苯、環己烷等較佳。又,溶劑可單獨使用1種,亦可組合2種以上使用。
氫化聚丁二烯多元醇化合物、聚異氰酸酯化合物與具有羥基之(甲基)丙烯酸酯化合物之饋入量,係隨著氫化聚丁二烯多元醇化合物之羥基或聚異氰酸酯化合物之異氰酸酯基之數、是否以多階段製造等而異無法一概規定,例如,使用氫化聚丁二烯二醇化合物、二異氰酸酯化合物、具有羥基之(甲基)丙烯酸酯化合物,以2階段獲得目標反應物時,以質量比計,使氫化聚丁二烯二醇化合物
1與二異氰酸酯化合物2左右反應獲得中間反應物後,使該中間反應物1與具有羥基之(甲基)丙烯酸酯化合物2左右反應,或者,使具有羥基之(甲基)丙烯酸酯化合物1與二異氰酸酯化合物1左右反應獲得中間反應物後,使該中間反應物1與氫化聚丁二烯二醇化合物0.5左右反應。
且,以促進反應為目的亦可使用觸媒。觸媒之具體例列舉為二丁基錫二月桂酸酯、氫氧化三甲基錫、四正丁基錫等有機金屬化合物、辛酸鋅、辛酸錫、環烷酸鈷、氯化亞錫、氯化錫等金屬鹽、吡啶、三乙胺、苄基二乙胺、1,4-二氮雜雙環[2.2.2]辛烷、1,8-二氮雜雙環[5.4.0]-7-十一碳烯、1,5-二氮雜雙環[4.3.0]-5-壬烯、N,N,N’,N’-四甲基-1,3-丁烷二胺、N-乙基嗎啉等胺系觸媒等。
其中,就有效促進胺基甲酸酯鍵之形成反應之觀點而言,以二丁基錫二月桂酸酯較佳,就有效促進酯鍵之形成反應之觀點而言,以吡啶、1,8-二氮雜雙環[5.4.0]-7-十一碳烯較佳。
觸媒量係根據溶劑或原料化合物之量等而異無法一概規定,但相對於氫化聚丁二烯多元醇化合物(或多元醇中間反應物)100質量份,為0.00001~5質量份之範圍內。
原料化合物之濃度係根據原料化合物或溶劑之種類等而異無法一概規定,但反應中使用溶劑時,相對於溶劑整體,在0.1~100質量%之範圍內適當決定。
又,反應溫度或時間亦根據原料化合物或溶劑之種類等而異無法一概規定,但通常分別在20~100℃之範圍內、5分鐘~100小時之範圍內適當決定。
又,用以獲得氫化聚丁二烯多元醇化合物與具有異氰酸酯基之(甲基)丙烯酸酯化合物之反應物之反應,為了使反應適度進行,較好在氮氣等惰性氣體下,於溶劑中進行,亦可視需要使用觸媒。溶劑、觸媒等之具體例、彼等之量等有關之條件與上述相同。
氫化聚丁二烯多元醇化合物與具有異氰酸酯基之(甲基)丙烯酸酯化合物之饋入量係根據氫化聚丁二烯多元醇化合物之羥基之數等而異無法一概規定,但以物質量比計,相對於氫化聚丁二烯多元醇化合物1,具有異氰酸酯基之(甲基)丙烯酸酯化合物為2.1左右。
又,本發明之組成物中所含之具有(甲基)丙烯酸基之氫化聚丁二烯化合物的上述反應物之黏度變高時,預先將後述之乙烯性不飽和單體饋入反應容器中,藉由使各成份在該乙烯性不飽和單體中反應,亦可製造上述反應物。
本發明中,具有(甲基)丙烯酸基之氫化聚丁二烯化合物較好為以式(1)表示者。
式中,R表示以式(2)表示之基,n表示重複單位數,且為自然數。
以式(1)表示之具有(甲基)丙烯酸基之氫化聚丁二烯化合物之45℃下之黏度通常為500~4,000泊左右,但較好為800~3,200泊左右,更好為1,000~3,000泊左右。
又,以式(1)表示之具有(甲基)丙烯酸基之氫化聚丁二烯化合物之丙烯酸當量通常為500~2,500g/eq左右,較好為800~2,300g/eq左右,更好為1,000~2,100g/eq左右。
以式(1)表示之具有(甲基)丙烯酸基之氫化聚丁二烯化合物可藉上述方法製造,但亦可以市售品取得。其市售品列舉為TEAI-1000(以上為日本曹達(股)製)。
本發明之組成物包含自由基聚合起始劑。
自由基聚合起始劑列舉為輻射線自由基聚合起始劑、熱自由基聚合起始劑。
輻射線自由基聚合起始劑之具體例列舉為聯乙醯(diacetyl)等之α-二酮類;苯偶因等偶因(acyloin)類;苯偶因甲基醚、苯偶因乙基醚、苯偶因異丙基醚等偶因醚類;噻噸酮、2,4-二乙基噻噸酮、噻噸酮-4-磺酸、二苯甲酮、4,4’-雙(二甲胺基)二苯甲酮、4,4'-雙(二乙胺基)二苯甲酮等二苯甲酮類;苯乙酮、對-二甲胺基苯乙酮、α,α-二甲氧基-α-乙醯氧基苯乙酮、α,α-二甲氧基-α-苯基苯乙酮、對-甲氧基苯乙酮、1-[2-甲基-4-甲硫基苯基]-2-嗎啉基-1-丙酮、2-甲基-1-(4-甲硫基苯基)-2-嗎啉基丙-1-酮、2-苄基-2-二甲胺基-1-(4-嗎啉基苯基)丁-1-酮等苯乙酮類;蒽醌、1,4-萘醌等醌類;苯甲醯甲基氯(Phenacyl chloride)、三溴甲基苯基碸、參(三氯甲基)-s-三嗪等鹵化合物;[1,2’-雙咪唑]-3,3’,4,4’-四苯基、[1,2’-雙咪唑]-1,2’-二氯苯基-3,3’,4,4’-四苯基等雙咪唑類、二-第三丁基過氧化物等過氧化物;2,4,6-三甲基苯甲醯基二苯基氧化膦等醯基氧化膦類等。
輻射線自由基聚合起始劑之市售品列舉為例如Irgacur 127、184、369、379EG、651、500、907、CGI369、CG24-61、Lucirin TPO、Darocure 1116、1173(以上均為BASF(股)製)、Ubecryl P36(以上為UCB(股)製)等。
熱自由基聚合起始劑列舉為過氧化氫類、偶氮化合物、氧化還原系起始劑等。
過氧化氫類之具體例列舉為第三丁基(3,5,5-
三甲基己醯基)過氧化物、第三丁基過氧化氫、枯基過氧化氫、過氧基乙酸第三丁酯、過氧基苯甲酸第三丁酯、過氧基辛酸第三丁酯、過氧基新癸酸第三丁酯、過氧基異丁酸第三丁酯、過氧化月桂醯基、過氧化特戊酸第三戊酯、過氧基特戊酸第三丁酯、過氧化二枯基、過氧化苯甲醯基、過硫酸鉀或過硫酸銨等。

氧化還原系起始劑之具體例列舉為過氧化氫、過氧化烷、過氧酯或過碳酸鹽等,與鐵鹽、第1鈦鹽、鋅甲醛次硫酸鹽、鈉甲醛次硫酸鹽或還原糖等之混合物。且,列舉為過硫酸、過硼酸、過氯酸之鹼金屬、或過氯酸之銨鹽,與如偏亞硫酸氫鈉之亞硫酸氫鹼金屬鹽或還原糖之混合物。進而,可列舉過硫酸鹼金屬鹽、與如苯膦
酸等之芳基膦酸之其他同樣之酸、還原糖等之混合物等。
熱自由基聚合起始劑之市售品列舉為Perhexa HC(以上為日油(股)製)、MAIB(2,2'-偶氮雙(2-甲基丙酸)二甲酯)(以上為東京化成工業(股)製)。
本發明之組成物包含自由基聚合起始劑時,就抑制因氧造成之自由基失活之影響之觀點、確保保存安定性之觀點等而言,其含量相對於具有(甲基)丙烯酸基之氫化聚丁二烯化合物100質量份,較好為0.1~50質量份,更好為1~30質量份,又更好為2~30質量份。
又,自由基聚合起始劑可單獨使用1種或亦可組合2種以上使用,本發明之組成物包含輻射線自由基聚合起始劑與熱自由基聚合起始劑兩者時,例如可使用輻射線自由基聚合起始劑僅使圖型UV曝光部硬化,顯像後,使用熱自由基聚合起始劑使硬化物中之未反應乙烯性不飽和雙鍵反應。
本發明之組成物亦可與自由基聚合起始劑一起包含如巰苯并噻唑、巰苯并噁唑之具有氫供給性之化合物,或輻射線增感劑。
本發明之組成物亦可包含溶劑。
溶劑係使用可使具有(甲基)丙烯酸基之氫化聚丁二烯化合物或後述之各成分均勻溶解,且不與該等反應者。
該溶劑之具體例列舉為上述各反應物之製造中可使用之溶劑,或碳酸伸乙酯、碳酸伸丙酯等碳酸酯類;己酸、辛酸、1-辛醇、1-壬醇、苄基醇等醇類;乙二
醇單乙基醚、二乙二醇單甲基醚、丙二醇單甲基醚(PGME)等多元醇之烷基醚類;乙二醇乙基醚乙酸酯、丙二醇單甲基醚乙酸酯等多元醇之烷基醚乙酸酯類;3-乙氧基丙酸乙酯、3-甲氧基丙酸甲酯、2-羥基丙酸乙酯、乳酸乙酯等酯類;二丙酮醇等醇酮類;γ-丁內酯、苯基溶纖素乙酸酯等。又,溶劑可單獨使用1種或亦可組合2種以上使用。
本發明之組成物包含溶劑時,其含量相對於組成物整體,為5~30質量%左右。
本發明之組成物以改善薄膜之密著性等為目的,亦可包含乙烯性不飽和單體。
該乙烯性不飽和單體為具有至少1個乙烯性不飽和雙鍵之化合物,列舉為單官能(甲基)丙烯酸酯、2官能(甲基)丙烯酸酯、3官能以上之(甲基)丙烯酸酯等。
其中,就進一步改善對基板之密著性之觀點而言,以單官能(甲基)丙烯酸酯較佳,更好為單官能(甲基)丙烯酸烷酯,又更好為其烷基之碳數為6以上之單官能(甲基)丙烯酸烷酯。
烷基可為直鏈狀、分支狀、環狀之任一種,列舉為例如甲基、乙基、正丙基、異丙基、正丁基、異丁基、第二丁基、第三丁基、正戊基、正己基、正庚基、正辛基、正壬基、正癸基等之碳數1~20之直鏈狀或分支狀烷基;環丙基、環丁基、環戊基、環己基、環庚基、環辛基、環壬基、環癸基、雙環丁基、雙環戊基、雙環己基、雙環庚
基、雙環辛基、雙環壬基、雙環癸基等碳數3~20之環狀烷基等。
該烷基之碳數為6以上之單官能(甲基)丙烯酸烷酯之具體例列舉為(甲基)丙烯酸己酯、(甲基)丙烯酸2-乙基己酯、(甲基)丙烯酸庚酯、(甲基)丙烯酸辛酯、(甲基)丙烯酸異辛酯、(甲基)丙烯酸壬酯、(甲基)丙烯酸異壬酯、(甲基)丙烯酸癸酯、(甲基)丙烯酸異癸酯、(甲基)丙烯酸十二烷酯、(甲基)丙烯酸硬脂酯、(甲基)丙烯酸異硬脂酯、(甲基)丙烯酸月桂酯、(甲基)丙烯酸環己酯、(甲基)丙烯酸異冰片酯、(甲基)丙烯酸異戊酯、(甲基)丙烯酸二環戊烯酯、(甲基)丙烯酸三環癸酯等。

乙烯性不飽和單體可單獨使用1種或亦可組合2種以上使用。
本發明之組成物包含乙烯性不飽和單體時,就再現性良好地獲得密著性優異之薄膜之觀點而言,以質量比計,較好為具有(甲基)丙烯酸基之氫化聚丁二烯化合物:乙烯性不飽和單體=2:98~95:5,更好為20:80~80:20。
本發明之組成物基於對薄膜基材之密著性、耐熱性等之提高等為目的,亦可包含可與上述乙烯性不飽和單體共聚合之含極性基之單體。
含極性基之單體之具體例列舉為(甲基)丙烯酸等含羧基之單體、馬來酸酐等酸酐單體、(甲基)丙烯酸2-羥基乙酯等含羥基之單體、苯乙烯磺酸等含磺酸基之單體、2-(甲基)丙烯醯氧基乙基=二氫=磷酸酯等含磷酸基之單體、4-丙烯醯基嗎啉等含醯胺基之單體、(甲基)丙烯酸胺基乙酯等含胺基之單體、(甲基)丙烯酸縮水甘油酯等含縮水甘油基之單體、丙烯腈等含氰基之單體、N-乙烯基吡啶等含雜環之乙烯系單體等。
本發明之組成物包含含極性基之單體時,其含量通常相對於乙烯性不飽和單體1莫耳不超過1莫耳。
本發明之組成物基於提高塗佈性、消泡性、調平性等之目的,亦可包含界面活性劑。
界面活性劑之具體例列舉為以BM-1000、BM-1100(以上為BM Chemie公司製造)、MEGAFAC F142D、MEGAFAC F172、MEGAFAC F173、MEGAFAC F183、MEGAFAC F570(以上為DIC(股)製)、FLORARD FC-135、
FLORARD FC-170C、FLORARD FC-430、FLORARD FC-431(以上為住友3M公司製)、SURFLON S-112、SURFLON S-113、SURFLON S-131、SURFLON S-141、SURFLON S-145(以上為旭硝子(股)製)、SH-28PA、SH-190、SH-193、SZ-6032、SF-8428(以上為TORAY道康寧聚矽氧(股)製)等之商品名銷售之氟系界面活性劑、聚矽氧系界面活性劑等。
本發明之組成物包含界面活性劑時,其含量就防止自硬化膜之析出之觀點而言,較好為組成物整體之5質量%以下。
本發明之組成物亦可包含熱聚合抑制劑。
熱聚合抑制劑之具體例列舉為連苯三酚、苯醌、氫醌、甲基藍、第三丁基兒茶酚、氫醌單苄基醚、甲基氫醌、戊基醌、戊氧基氫醌、正丁基苯酚、苯酚、氫醌單丙基醚、4,4’-(1-甲基亞乙基)雙(2-甲基苯酚)、4,4’-(1-甲基亞乙基)雙(2,6-二甲基苯酚)、4,4'-[1-[4-(1-(4-羥基苯基)-1-甲基乙基)苯基]亞乙基]雙酚、4,4’,4”-亞乙基參(2-甲基苯酚)、4,4’,4”-亞乙基參苯酚、1,1,3-參(2,5-二甲基-4-羥基苯基)-3-苯基丙烷等。
本發明之組成物包含熱聚合抑制劑時,就防止自由基聚合性之過度降低,確保適度之自由基聚合性之觀點而言,其含量較好為組成物整體之5質量%以下。
本發明之組成物基於對顯像液之溶解性之調整等為目的亦可包含酸或酸酐。
其具體例列舉為乙酸、丙酸、正丁酸、異丁酸、正戊酸、異戊酸、苯甲酸、桂皮酸等單接酸;乳酸、2-羥基丁酸、3-羥基丁酸、水楊酸、間-羥基苯甲酸、對-羥基苯甲酸、2-羥基桂皮酸、3-羥基桂皮酸、4-羥基桂皮酸、5-羥基桂皮酸、紫丁香酸(syringic acid)等之羥基單羧酸;草酸、琥珀酸、戊二酸、己二酸、馬來酸、衣康酸、六氫鄰苯二甲酸、鄰苯二甲酸、間苯二甲酸、對苯二甲酸、1,2-環己烷二羧酸、1,2,4-環己烷三羧酸、偏苯三酸、均苯四酸、環戊烷四羧酸、丁烷四羧酸、1,2,5,8-萘四羧酸等多元羧酸;衣康酸酐、琥珀酸酐、檸康酸酐、十二碳烯基琥珀酸酐、三胺基苯甲酸酐、馬來酸酐、六氫鄰苯二甲酸酐、甲基四氫鄰苯二甲酸酐、腐植酸酐(himic anhydride)、1,2,3,4-丁烷四羧酸二酐、環戊烷四羧酸二酐、鄰苯二甲酸酐、均苯四甲酸酐、偏苯三酸酐、二苯甲酮四接酸二酐、乙二醇雙偏苯三酸酐、酐油參偏苯三酸酐等酸酐等。
本發明之組成物基於提高撕離剝離性之目的亦可包含剝離劑。
剝離劑可使用蠟系化合物、聚矽氧系化合物、氟系化合物之任一種,其中,就耐熱性、耐濕性、經時安定性之觀點而言,較好為聚矽氧系化合物(以矽氧烷鍵作為主骨架之聚矽氧油、乳液等)。
剝離劑亦可以市售品取得。該等市售品列舉為信越Silicon(註冊商標)KF-96-10CS、Silicon KF-6012、Silicon
X-22-2426、Silicon X-22-164E(以上為信越化學工業(股)製)、TEGO RAD 2200N、TEGO RAD 2700(以上為EVONIK公司製)、BYK-333(以上為日本BYK化學(股)製)等。
本發明之組成物包含剝離劑時,其含量就防止自硬化膜析出之觀點而言,相對於組成物整體較好為5質量%以下。
本發明之組成物基於提高塗佈性之目的亦可包含觸變性賦予劑。
觸變性賦予劑之具體例可使用以Aerosil 200、Aerosil RX200、Aerosil RY200(以上為日本AEROSIL(股)製)等之商品名銷售之親水性/疏水性發煙二氧化矽,或以BYK-405、BYK-410、BYK-411(以上為日本BYK化學(股)製)等之商品名銷售之改質脲樹脂。
觸變性賦予劑可單獨使用1種或組合2種以上使用。
本發明之組成物包含觸變性賦予劑時,就一面維持氟酸阻隔性與對基板之密著性,一面提高塗佈性之觀點而言,其含量相對於組成物100質量份較好為0.1~10質量份,更好為1~6質量份。
本發明之組成物基於以下之理由,亦可包含凝膠化劑。
作為使由本發明之組成物獲得之樹脂薄膜厚膜化之方法,認為有增加具有(甲基)丙烯酸基之氫化聚丁二烯化合物等之固體成分濃度,增加烘烤後之殘留量之方法。然
而,該情況下,由於組成物之黏度亦會增加,故使塗佈性變差,而有發生塗佈不均等之情況。
凝膠化劑由於具有於組成物塗佈後之凝膠化步驟(預烘烤步驟)等而凝膠化,且保持厚膜之功能,故藉由於組成物中包含凝膠化劑,可為高固體成分濃度同時為低黏度,可藉例如UV曝光前之預烘烤步驟調製凝膠化之組成物,結果,可實現厚膜化。
又,本發明之組成物包含凝膠化劑時,亦具有如下優點:在預烘烤步驟中藉由使組成物低黏度化而提高塗膜之膜厚面內均勻性,預烘烤後恢復至室溫時組成物經凝膠化而固體化,故使基板搬送等變得較容易等。
凝膠化劑只要可賦予可在室溫使組成物凝膠化,藉由加熱該凝膠化之組成物而恢復成具有流動性之液體(溶膠),冷卻時再度凝膠化之所謂熱可逆之特性者,即無特別限制,但典型上,列舉為油狀凝膠化劑(油性凝膠化劑)。
又,此處,所謂凝膠化意指流動體不具有流動性,固化至即使以自重亦不會崩塌之程度。
油性凝膠化劑之具體例列舉為胺基酸衍生物、長鏈脂肪酸、長鏈脂肪酸之多價金屬鹽、糖衍生物、蠟等,但就塗佈性等之觀點而言,以胺基酸衍生物、長鏈脂肪酸較佳。
胺基酸衍生物之具體例列舉為N-月桂醯基-L-穀胺酸二(膽甾醇基/山萮基/辛基十二烷基)酯、N-月桂醯
基-L-穀胺酸二(膽甾醇基/辛基十二烷基)酯、N-月桂醯基-L-穀胺酸二(植甾醇基/山萮基/辛基十二烷基)酯、N-月桂醯基-L-穀胺酸二(植甾醇基/辛基十二烷基)酯、N-月桂醯基-L-穀胺酸二丁基醯胺、N-乙基己醯基-L-穀胺酸二丁基醯胺等碳數2~15之胺基酸之胺基之醯化物、該胺基酸之羧基之酯化物、該胺基酸之羧基之醯胺化物等。
長鏈脂肪酸之具體例列舉為碳數8~24之飽和或不飽和脂肪酸,以及長鏈脂肪酸之類緣體的12-羥基硬脂酸等。飽和脂肪酸之具體例列舉為例如辛酸、2-乙基己酸、癸酸、月桂酸、肉荳蔻酸、硬脂酸、棕櫚酸、花生酸、山萮酸等。且,不飽和脂肪酸之具體例列舉為例如棕櫚油酸、油酸、異油酸(vaccenic acid)、亞油酸、亞麻酸、花生四烯酸、二十碳二烯酸(eicosadienoic acid)、芥酸(erucic acid)等。
長鏈脂肪酸之金屬鹽之具體例除與上述長鏈脂肪酸相同之長鏈脂肪酸之金屬鹽以外,例如碳鏈長18之飽和脂肪酸之情況,列舉為硬脂酸鋁、硬脂酸鎂、硬脂酸錳、硬脂酸鐵、硬脂酸鈷、硬脂酸鈣、硬脂酸鉛等。
醣類衍生物之具體例列舉為例如月桂酸糊精、肉荳蔻酸糊精、棕櫚酸糊精、十七烷酸(margaric acid)糊精、硬脂酸糊精、花生酸糊精、二十四烷酸(lignoceric acid)糊精、蠟酸糊精、2-乙基己酸棕櫚酸糊精、棕櫚酸硬脂酸糊精等之糊精脂肪酸酯;棕櫚酸蔗糖、硬脂酸蔗糖、乙酸/硬脂酸蔗糖等之蔗糖脂肪酸酯;果寡
糖硬脂酸酯、果寡糖2-乙基己酸酯等果寡糖脂肪酸酯;單亞苄基山梨糖醇、亞苄基山梨糖醇等山梨糖醇之亞苄基衍生物等。
其中,以12-羥基硬脂酸(熔點78℃)或糊精棕櫚酸酯(棕櫚酸糊精:熔點85~90℃)等之熔點為70~100℃者較佳。
又,凝膠化劑可單獨使用1種或可組合2種以上使用。
凝膠化劑可使用粉末或液體之狀態者、溶液狀態者之任一種。
溶液狀態之凝膠化劑係使粉末(或液體)之凝膠化劑溶解於乙醇、PGME等有機溶劑中而調製。
又,乙醇或PGME由於具有妨礙組成物中之凝膠化劑之氫鍵形成之作用,故有抑制組成物凝膠化之效果。
本發明之組成物包含凝膠化劑時,其含量就維持氟酸阻隔性、對基板之密著性、塗佈性等之觀點而言,相對於組成物100質量份,較好為0.1~30質量份,更好為3~10質量份。
又,凝膠化劑為固體時,於UV曝光前之預烘烤步驟(例如80~110℃)中凝膠化劑熱熔解,與組成物均一化,於冷卻後凝膠化。且,凝膠化劑為溶液狀態時,有機溶劑在預烘烤步驟中揮發,使凝膠化劑之濃度相對提高,或者藉由去除妨礙凝膠化劑之相互作用之有機溶劑,而於冷卻後凝膠化。
本發明之組成物基於提高凝膠化劑與其他成分之相溶性之目的,或抑制單體彼此分離、單體與有機溶劑之分離等之目的,亦可包含乳化劑。
例如,使用粉末狀態者作為凝膠化劑時,利用乳化劑容易使凝膠化劑於組成物中均一分散。且,使用將凝膠化劑溶解於有機溶劑而成之溶液時,藉由乳化劑容易防止凝膠化劑與組成物之分離。
乳化劑可使用信越Silicon(註冊商標)KF-640、Silicon KF-6012、Silicon KF-6017(以上為信越化學工業(股)製)等之改質聚矽氧油、Pegnol O-20、Pegnol 16A、Pegnol L-9A(以上為東邦化學工業(股)製)等之聚氧伸乙基烷基醚等。
其中,改質聚矽氧油由於作為剝離劑兼乳化劑之功能故較佳。
乳化劑之功能係以HLB(Hydrophile-Lipophile Balance,親水-親油均衡)之數值表示,不具有親水基之物質表示HLB=0,不帶親油基僅具有親水基之物質表示HLB=20。亦即,乳化劑之HLB包含於0~20。
本發明中較佳之HLB值係考量一起使用之凝膠化劑之種類或量等適當決定。
本發明之組成物包含乳化劑時,其含量就防止自硬化膜析出之觀點而言,相對於組成物整體,較好為5質量%以下。
另外,本發明之組成物亦可包含調平劑等其
他成分。
本發明之組成物可藉由混合具有(甲基)丙烯酸基之氫化聚丁二烯化合物、溶劑等各成分而調製。
例如,將特定量之各成份投入具有攪拌葉片之SUS製調製桶槽中,在室溫下攪拌至均勻為止。
且,更具體而言,調製包含聚合起始劑或觸變性賦予劑之組成物時,可採用如以下方法。
首先,使用分散機等高剪切混練機混合乙烯性不飽和單體、溶劑等在低黏度下比較容易賦予觸變性之成分、與觸變性賦予劑,製作觸變性強之混合物。然後,添加具有(甲基)丙烯酸基之氫化聚丁二烯化合物等之聚合起始劑以外之成分,使用高剪切混練機,使該混合物中具有(甲基)丙烯酸基之氫化聚丁二烯化合物等均勻分散。最後,添加聚合起始劑,使用三軸混練機等低速混練機使混合物混合至均勻為止。
藉由以該順序混合各成分,可調製更均勻之組成物,可避免因以高剪切混練機等攪拌時產生之熱造成之聚合起始劑分解。
又,調製包含凝膠化劑之組成物時,由於以不加熱至損及凝膠化劑之凝膠化能之溫度以上之方式進行,故基本上仍可採用與上述相同之方法。
如上述,可藉由混合各成分而調製本發明之組成物,但混合各成分所得之組成物亦可視需要以篩網、薄膜過濾器等過濾。
又,使構成組成物之成分兼具其他成分之功能時,有時必須考量該點而決定各成分之量。
將以上說明之本發明之組成物塗佈於玻璃基板、SiO2、SiN等具有絕緣膜之基板等上,視需要加熱,可形成本發明之氟酸蝕刻所使用之樹脂薄膜。
塗佈方法可使用旋轉塗佈法、狹縫塗佈法、輥塗佈法、網版印刷法、塗敷器法等。
加熱條件隨各成分之種類或含量、塗膜厚度等而異無法一概規定,但考慮蝕刻時之膜對基板之密著性、蝕刻後之膜自基板之剝離性等之均衡時,加熱溫度通常為40~160℃,較好為60~120℃,加熱時間通常為3~15分鐘左右。
樹脂薄膜之厚度,就再現性良好地實現耐氟酸性、剝離性等各特性之觀點而言,較好為5~150μm,更好為10~50μm。
改變膜厚之方法有例如改變組成物中之固體成分濃度、改變對基板上之塗佈量之方法。
以下,說明使用本發明之組成物之具有圖型之基板之製造方法之一例。
首先,以上述方法,於基板上形成本發明之樹脂薄膜。
然後,透過具有所需圖型之光罩對所得樹脂薄膜照射例如波長300~500nm之紫外線或可見光線等之輻射線,使曝光部硬化。
此處,所謂輻射線指紫外線、可見光線、遠紫外線、X射線、電子束等,作為光源可使用低壓水銀燈、高壓水銀燈、超高壓水銀燈、金屬鹵素燈、UV-LED、氬氣雷射等。
又,輻射線照射量隨著各成分之種類或含量、塗膜厚度等而異無法一概規定,但例如使用高壓水銀燈時,為100~1,500mJ/cm2左右。
隨後,使用顯像液顯像,使不需要之非曝光部溶解而去除,僅殘留曝光部,獲得所需圖型之硬化膜(硬化之樹脂薄膜)。
顯像液典型上可使用鹼性水溶液或有機溶劑。
顯像用之鹼性水溶液之具體例列舉為氫氧化鈉、氫氧化鉀、碳酸鈉、矽酸鈉、偏矽酸鈉、氨水、乙胺、正丙胺、二乙胺、二正丙胺、三乙胺、甲基二乙胺、二甲基乙醇胺、三乙醇胺、氫氧化四甲基銨、氫氧化四乙基銨、吡咯、哌啶、1,8-二氮雜雙環[5.4.0]-7-十一碳烯、1,5-二氮雜雙環[4.3.0]-5-壬烯等鹼類之水溶液,或於該水溶液中適量添加甲醇、乙醇等水溶性有機溶劑或界面活性劑等之溶液等。
又,顯像用之有機溶劑只要能使本發明之樹脂薄膜溶解者即無特別限制,列舉為例如甲苯、二甲苯等芳香族系化合物、正己烷、環己烷、異鏈烷等脂肪族系化合物、四氫呋喃等醚系化合物、甲基乙基酮、環己酮等酮系化合
物、乙酸酯等酯系化合物、1,1,1-三氯乙烷等鹵系化合物等。又,為調整顯像速度,亦可於該有機溶劑中適量添加乙醇、異丙醇等之不溶解本發明之樹脂薄膜之溶劑。
顯像時間隨各成分之種類或含量、塗膜厚度等而異無法一概規定,但通常為30~1,000秒。
且,顯像方法可使用浸漬法、覆液法、噴霧法、淋洗顯像法等常用方法。
顯像後,進行流水洗淨30~90秒左右,使用旋轉乾燥器或空氣槍等風乾,或以加熱板、烘箱等加熱下乾燥。
又,本發明之樹脂薄膜即使僅照射上述輻射線,仍可充分硬化,但亦可藉由追加輻射線照射(以下稱為「後曝光」)或加熱而進一步硬化。
後曝光可藉由與上述輻射線照射同樣之方法進行,輻射線照射量於使用例如高壓水銀燈時,為100~2,000mJ/cm2左右。
藉由加熱進一步硬化之方法列舉為例如使用加熱板、烘箱等加熱裝置在60~150℃下加熱5~60分鐘之方法。
藉由如此進一步硬化處理,可期待提高藉由顯像之圖型精度。
隨後,對形成有所需圖型之硬化膜之基板進行蝕刻(處理)。
蝕刻可使用濕式蝕刻法、在減壓下進行化學蝕刻之乾式蝕刻法、組合該等之方法等常用方法。
濕式蝕刻所用之蝕刻劑列舉為例如僅氟酸、氟酸與氟化銨、氟酸與其他酸(例如鹽酸、硫酸、磷酸等)之混合酸等。乾式蝕刻可使用CF氣體等。
最後,自基板剝離硬化膜。
剝離之方法列舉為將基板浸漬在剝離液之方法、或以手等物理性剝離(撕離剝離)之方法。
剝離液列舉為使氫氧化鈉、氫氧化鉀等無機鹼性成分、或三甲醇胺、三乙醇胺、二甲基苯胺等三級銨、氫氧化四甲基銨、氫氧化四乙基銨等四級銨之有機鹼成分溶解於水、二甲基亞碸、N-甲基吡咯啶酮單獨或該等之混合溶劑中而成者。
又,藉由於剝離液使用甲苯、二甲苯、檸烯等芳香族烴,可使硬化膜膨潤而剝離。
以下,基於實施例具體說明本發明,但本發明並不受限於下述實施例。
使用日本曹達(股)製之TEAI-1000(重量平均分子量5,500)作為具有(甲基)丙烯酸基之氫化聚丁二烯化合物(HPBD),以表1所記載之質量比混合各成分,調製組成物。
實施例5中,除了使用UV-2750B(日本合成化學工業(股)製 胺基甲酸酯丙烯酸酯樹脂)替代TEAI-1000以外,以同樣質量比混合各成分,調製組成物。
實施例1~12及比較例1中調製之組成物分別使用塗敷器塗佈於具有熱氧化膜(SiO2膜厚:300nm)之矽基板上,使用加熱板使塗膜在110℃烘烤2分鐘,在室溫冷卻2分鐘,於基板上形成樹脂薄膜。
然後,使各樹脂薄膜進行UV曝光(55mW/cm2,999mJ),使用加熱板在150℃烘烤5分鐘硬化,成為硬化膜。又,膜厚為30μm~50μm。
隨後,將各附有硬化膜之基板浸漬於25℃之由氟酸9質量%及硫酸8質量%所成之混合酸水溶液(以下亦稱為蝕刻液)中,邊使蝕刻液循環邊蝕刻處理60分鐘。之後,水洗基板後,以手自基板撕離剝離硬化膜,且使用橢圓偏光儀(J.A.Woollam公司製之M-2000)測定以硬化膜被覆之部分的熱氧化膜之膜厚。而且,將熱氧化膜之膜厚為290nm以上時設為「A」,未達290nm且200nm以上時設為「B」,未達200nm時設為「C」,評價耐氟酸性。結果示於表2。
如表2所示,不管是否包含乙烯性不飽和單體、溶劑、凝膠化劑、界面活性劑等,藉由使用本發明之組成物均可獲得優異之耐氟酸性之膜,又,所有膜亦均為可撕離剝離者。
另一方面,使用比較例之組成物時,蝕刻處理中之膜無法剝離,且氟酸透過膜,見到SiO2遭腐蝕。
Claims (4)
- 一種樹脂薄膜形成用組成物用於氟酸蝕刻之使用方法,其特徵為樹脂薄膜形成用組成物包含具有(甲基)丙烯酸基之氫化聚丁二烯化合物與自由基聚合起始劑。
- 如請求項1之使用方法,其中前述具有(甲基)丙烯酸基之氫化聚丁二烯化合物係透過胺基甲酸酯鍵之具有(甲基)丙烯酸基之氫化聚丁二烯化合物。
- 如請求項1之使用方法,其係使用氟酸蝕刻用樹脂薄膜形成用組成物製造氟酸蝕刻用樹脂薄膜。
- 一種具有圖型之基板之製造方法,其特徵係包含使用如請求項1或2之使用方法於基板上形成氟酸蝕刻所使用之樹脂薄膜之步驟,與使該樹脂薄膜硬化之步驟,與蝕刻處理形成有該樹脂薄膜之基板而圖型化之步驟。
