Abstract
【解決手段】被測定部材1を載置するためのステージ2と、被測定部材1の表面変位を非接触で測定するための複数のエアースキャナ3と、複数のエアースキャナ3を、所定の測定位置に移動させるための駆動制御部5と、各複数のエアースキャナ3に対応して、測定位置での測定データをそれぞれ演算処理するための第1のデータ処理部7と、各第1のデータ処理部で演算処理された測定データを合成処理するための第2のデータ処理部8を備える。

Claims (5)
- 被測定部材を載置するためのステージと、
前記被測定部材の表面変位を非接触で測定するために所定の間隔で設置された複数のエアースキャナと、
前記複数のエアースキャナを、所定の測定位置に移動させるための駆動制御部と、
各前記複数のエアースキャナに対応して、前記測定位置での測定データをそれぞれ演算処理するための第1のデータ処理部と、
各前記第1のデータ処理部で前記演算処理された測定データを合成処理するための第2のデータ処理部を備えることを特徴とする表面形状測定装置。 - 前記第1のデータ処理部は、それぞれの前記エアースキャナにより所定ピッチで連続して測定された所定数の測定データを平均化処理し、表面変位データとすることを特徴とする請求項1に記載の表面形状測定装置。
- 前記第2のデータ処理部は、前記表面変位データを、対応する前記測定位置の情報と合成することを特徴とする請求項2に記載の表面形状測定装置。
- 前記合成されたデータを表示する表示部を備えることを特徴とする請求項3に記載の表面形状測定装置。
- 前記ピッチは可変であることを特徴とする請求項2乃至請求項4のいずれかに記載の表面形状測定装置。
