Claims (4)
- 기판을 수용하여 박막 증착 공정이 수행되는 프로세스 챔버;상기 기판을 지지하는 서셉터;상기 기판 상부에 구비되어 상기 기판으로 소스가스를 제공하는 샤워헤드; 및적어도 하나 이상의 상기 소스가스를 플라즈마화시켜 상기 챔버 내부로 공급하는 플라즈마 발생부;를 포함하는 것을 특징으로 하는 원자층 증착장치.
- 제1항에 있어서,상기 플라즈마 발생부는 상기 샤워헤드에서 상기 소스가스의 유로 상에 구비되며, 상기 소스가스를 수용하여 플라즈마로 발생시키는 공간을 제공하는 플라즈마 챔버;상기 플라즈마 챔버 내부에 전기장을 형성하는 전극부;상기 전극부의 절연을 위한 절연부; 및상기 전극부에 고주파 전원을 인가하는 전원공급부;를 포함하는 것을 특징으로 하는 원자층 증착 장치.
- 제2항에 있어서,상기 플라즈마 발생부에는 상기 소스가스를 플라즈마화시키기 위한 퍼지가스를 공급하는 퍼지라인이 연결되되, 상기 퍼지가스는 지속적으로 공급되는 것을 특징으로 하는 원자층 증착 장치.
- 제2항에 있어서,상기 플라즈마 챔버는 상기 프로세스 챔버와 독립된 공간으로 형성되고, 발생된 플라즈마 입자를 상기 기판으로 공급하기 위한 복수의 홀이 형성된 것을 특징으로 하는 원자층 증착 장치.
