Claims (6)
- 금속성 탄소나노튜브와 반도체성 탄소나노튜브를 포함하는 탄소나노튜브 혼합물을 유기용매에 녹인 니트로늄 화합물 용액과 상온 내지 100℃의 온도 하에서 반응시켜 금속성 탄소나노튜브를 파괴하는 단계;상기 반응 후의 용액을 여과하여 상기 반도체성 탄소나노튜브를 분리하는 단계; 및상기 분리된 반도체성 탄소나토튜브를 400 내지 1500℃의 온도 하에서 열처리하는 단계를 포함하는 반도체성 탄소나노튜브의 선별방법.
- 제1항에 있어서,상기 탄소나노튜브 화합물과 니트로늄 화합물 용액의 반응은 1시간 내지 10주일 동안 상기 탄소나노튜브 화합물을 상기 니트로늄 화합물 용액에 분산시켜 교반함으로써 이루어지는 것을 특징으로 하는 방법.
- 제 1 항에 있어서,니트로늄 화합물 용액의 농도가 0.01 내지 1 mol/ℓ 범위인 것을 특징으로 하는 방법.
- 제 1 항에 있어서,니트로늄 화합물이 니트로늄테트라플루오로보레이트(nitronium tetrafluoroborate), 니트로늄헥사플루오로안티모네이트(nitronium hexafluoroantimonate) 또는 이들의 혼합물인 것을 특징으로 하는 방법.
- 제 1 항에 있어서,상기 유기용매가 메틸알콜, 에틸알콜, 이소프로필알콜, 클로로포름, 테트라메틸렌설폰, 벤젠, 아세톤, 자일렌, 톨루엔, N,N-디메틸포름아미드, 디클로로에탄 및 1-메틸-2-피롤리딘온 중에서 선택된 1종 이상임을 특징으로 하는 방법.
