Description
本発明者らは、半導体微細加工プロセスにおいて基板を一時的に支持するための積層体について開発を行っており、当該積層体に含まれる分離層の改良を進めている中で、独自の方法により作製した分離層が新規なフッ化炭素からなることを見出し、本発明を完成した。
本実施形態に係るフッ化炭素は、上述した特性を少なくとも一つ有することによって以下に示す効果を有し得る。
一実施形態において、本発明に係るフッ化炭素を製造する方法は、フルオロカーボンガスを用いて誘導結合プラズマを生成することによってラジカルを発生させるプラズマ処理工程を包含する。誘導結合型プラズマを生成することによって、高密度プラズマ(HDP:High Density Plasma)を容易に発生させることができる。そして、高密度プラズマ中においてフルオロカーボンガスが解離して生じる炭素種(炭素ラジカル)を再結合させることによって、本発明に係るフッ化炭素を製造することができる。
本発明に係るフッ化炭素の用途は特に限定されず、例えば、撥水性材料、固体潤滑材、電極活物質等として用いることができるが、一実施形態において、基板を一時的に支持するための積層体における分離層として用いてもよい。以下、本発明の一実施形態に係る積層体について説明する。
上述の通り、本発明に係るフッ化炭素は極性溶媒への優れた分散性を示す。従って、一実施形態において、本発明に係るフッ化炭素は分散液として利用することができる。以下、本発明の一実施形態に係る分散液について説明する。
図2に概略構成を示すプラズマ処理装置100または図3に概略構造を模式的に示すプラズマ処理装置100’を用いて、フッ化炭素の試料1〜3を作製した。なお、各試料を作製する際の諸条件は、以下の通りである。
試料1〜3について動的光散乱法による粒度分布測定を行った。
試料1〜3について、有機元素分析によって、フッ素(F)/炭素(C)の組成比を測定した。
試料1について、固体核磁気共鳴分光法(19F−NMR)によって得られたスペクトルの波形分離を行い、フッ化炭素におけるCFXの構成に由来するピークの面積比を求めた。分析結果を表3に示す。
試料1について、赤外線吸収スペクトルの測定(FT−IRスペクトル測定)を行った。

Claims (9)
- フッ素と炭素とからなり、累積粒度分布におけるd50が、1.0nm以上、4.0nm以下である、フッ化炭素。
- 累積粒度分布におけるd90が、3.0nm以上、10.0nm以下である、請求項1に記載のフッ化炭素。
- 上記フッ素と上記炭素との組成比F/Cが、0.35以上、0.60以下である、請求項1又は2に記載のフッ化炭素。
- フッ化炭素が有するフッ素のうち、CF3基を構成するフッ素の比率が、40.0%以上、70.0%以下である、請求項1〜3のいずれか1項に記載のフッ化炭素。
- 二重結合及び環状構造の少なくとも一方を有する、請求項1〜4のいずれか1項に記載のフッ化炭素。
- 基板と、接着層と、分離層と、光を透過する支持体をこの順で積層してなり、上記分離層が請求項1〜5のいずれか1項に記載のフッ化炭素からなる、積層体。
- 請求項1〜5のいずれか1項に記載のフッ化炭素を溶媒に分散してなる、分散液。
- 基板と、請求項1〜5のいずれか1項に記載のフッ化炭素からなる膜とを備えてなる、積層体。
- 請求項1〜5のいずれか1項に記載のフッ化炭素を製造する方法であって、
フルオロカーボンガスを用いて誘導結合プラズマを生成することによってラジカルを発生させるプラズマ処理工程を包含する、フッ化炭素の製造方法。
