Abstract
Description
前記真空バルブは、図1−図3から明らかなように、平面視形状が矩形状をしたハウジング10を有し、該ハウジング10は、中空の第1ハウジング部材11と中空の第2ハウジング部材12とを、矩形の隔壁部材13を介して複数の連結螺子14で軸線L方向に結合することにより、形成されている。
前記第1ポート15及び第2ポート16のうち一方(例えば第2ポート16)は、半導体製造装置の真空チャンバに接続され、他方(例えば第1ポート15)は真空ポンプに接続される。
前記円盤部材30の下面には、前記主弁座19に接離する環状の主弁シール32が取り付けられ、該円盤部材30の上面には、円形の窪み33が形成されている。前記窪み33の底面中央位置には、前記第1開口部22が形成され、前記窪み33の直径方向の相対する位置に、前記第2開口部23を形成する切欠部34が形成されている。
図示した例では、前記副弁体25が前記第1ロッド部36と一体に形成されているが、該副弁体25は、前記第1ロッド部36と別体に形成して該第1ロッド部36に連結しても良い。図中の符号38は、前記副弁体25に取り付けられた環状の副弁シールである。
前記ばね受け部材41には、前記主弁体20側へ延出する円筒状のカバー部41aが形成され、該カバー部41aの内部に、前記主弁体20の円筒部材31が分離自在に嵌合している。
前記ベローズ46は、前記ロッド35、ばね受け部材41、主弁ばね44、及び副弁ばね45と、前記主弁体20の一部とを取り囲み、それらをプロセスガスから遮断するものである。
これに対して前記ばね受け部材41は、前記ロッド35の第2ロッド部37に係止してその位置に残るため、前記主弁ばね44及び副弁ばね45も、該ばね受け部材41と共にその位置に残ることになる。
前記開閉操作機構50は、前記第2ハウジング部材12の内部に形成された円形のシリンダ孔52を有し、該シリンダ孔52の内部に前記ピストン51が、該ピストン51の外周に取り付けられたリング状のガイド部材53とピストンシール54とを介して軸線L方向に摺動自在に収容されている。
前記シリンダ孔52の内部は、前記ピストン51により、該ピストン51と前記エンドプレート55との間の第1圧力室56と、前記ピストン51と前記隔壁部材13及び調整ナット71との間の第2圧力室57とに区画され、前記第1圧力室56及び第2圧力室57は、前記第2ハウジング部材12の側面に形成された第1操作ポート58及び第2操作ポート59に個別に連通している。
図中の符号60は、前記隔壁部材13の内周とロッド35の外周との間に介設された軸受部材、同じく符号61は、前記隔壁部材13の内周とロッド35の外周との間をシールするシール部材である。
前記調整ナット71は、前記操作部71bを前記隔壁部材13の凹部13b内に収容して、該操作部71bを、前記隔壁部材13の凹部13bの底面と前記第2ハウジング部材12の下端面との間に僅かな隙間をおいて介在させることにより、軸線L方向の移動を規制された状態で、該軸線Lを中心に回転自在なるように配設されている。

- ハウジングに形成された第1ポート及び第2ポートと、前記ハウジングの内部に該第1ポートと第2ポートとを結ぶように形成された主流路と、該主流路を取り囲む主弁座と、該主弁座に接離することにより前記主流路を開閉する主弁体と、該主弁体の内部に前記主流路と並列をなすように形成された副流路と、前記主弁体に該副流路を取り囲むように形成された副弁座と、該副弁座に接離することにより前記副流路を開閉する副弁体と、前記主弁体及び副弁体を開閉操作する開閉操作機構とを有し、
前記ハウジングの内部には、ロッドが前記主弁体を摺動自在に貫通するように配設され、該ロッドの軸線方向の一端である基端部に前記開閉操作機構が連結されると共に、該ロッドの軸線方向の他端である先端部に前記副弁体が、前記主弁体の外部で該主弁体に接離するように配設され、該主弁体の外面の前記副弁体が当接する部分に前記副弁座が形成されており、
前記副弁体は、前記ロッドで直接操作されることにより前記副流路を開閉し、
前記主弁体は、前記ロッドで前記副弁体を介して操作されることにより前記主流路を開閉する、

- 前記ロッドには、筒状をしたばね受け部材が、該ロッドに沿って変位自在であるが、前記第2ロッド部に係止することによって該第2ロッド部から分離不能なるように取り付けられ、
前記ばね受け部材には、前記主弁体の円筒部材が嵌合する筒状のカバー部と、第1ばね座及び第2ばね座とが設けられ、

- 前記真空バルブは、前記副弁体の開度を調整する開度調整機構を有し、該開度調整機構は、前記ハウジングの側面に形成された操作口を通じて回転操作可能な調整ナットと、該調整ナットが噛み合うストッパとを有し、該ストッパは、前記調整ナットを回転操作することによって軸線方向に変位可能であり、該ストッパの位置に応じて前記副弁体の開度が調整されるように構成されたことを特徴とする請求項1に記載の真空バルブ。
