Abstract

1,253,654. Electroluminescence. PLESSEY CO. Ltd. 17 Jan., 1969 [25 Jan., 1968], No. 4055/68. Heading C4S. [Also in Divisions H1 and H4] A data reproducing system includes an array of planar semi-conductor devices each comprising semi-conductor material 2 grown epitaxially on a single crystal insulating or semiinsulating substrate 1, the semi-conductor being provided in two contiguous regions of opposite type conductivities to define a junction 3, perpendicular to the substrate which emits light in response to electric stimuli, and light responsive means. The insulating substrate may be of quartz, alumina, ruby or sapphire and the semi-conductor material may be silicon. Alternatively the substrate may be of gallium arsenide with a semi-conductor of gallium arsenide phosphide. Such devices may form part of an integrated circuit containing logic elements to serve as a data responsive system, electric signals causing the junction to electroluminesce and light responsive material responding to this electroluminescence. Reference is made to xerographic, photographic and castegraphic uses and applications as line printers for computers, in photosensitive relay systems, opto-electronic devices, recorders, photo storage devices for computers, shaft encoders and alphanumeric printers.
