Abstract

本发明涉及一种借助印刷电路板(PCB)(5)测试芯片的装置，在其上探针(3)这样地直接安装在接近应用结构的PCB(5)上，使得在PCB(5)上可以并行地测试很多芯片。电连接可通过直接安装在PCB(5)上的探针(3)来建立，而且在PCB(5)上附加地安装起仿真针(3)作用的探针，用于对芯片(1)的机械的自调准，其中仿真针(3)以其远离PCB(5)的自由端插进标记中。由此可以简单地借助所述的仿真针在测试装置和芯片之间实现自对准。

Description

借助印刷电路板测试芯片的装置
技术领域
本发明涉及借助印刷电路板(PCB＝Printed Circuit Board)测试芯片，即测试在这些芯片上实现的集成电路的一种装置，在该装置中通过探针，优先也称为取样针，在PCB与芯片之间建立电气连接。
背景技术
测试芯片优先在晶片的表面上进行，因为在该面上可以并行地处理大量芯片，这样可以带来大量的时间和成本的节省。最近尤其将高平行度接触方法视为是可望成功的，这种方法以小尺寸探针为基础，并且例如可以考虑一种形状因子。这种测试基本上可以借助两种不同的方法实施：
在第一种方法中，在每个芯片上安置一定数量非常精密的探针，并且使这些探针与PCB上的接触盘或接触垫相接触。
在第二种方法中，大量的探针安装在一个探针卡或取样针卡上，该种卡可以用于平行测试多个芯片。
第一和第二种方法在图2及图3中形象地示出：
在图2中芯片1、2分别配置了探针3，该探针与PCB 5上的接触盘相接触。
相反，第二种方法使用一种探针卡6，该卡上装配了大量这种探针3，这些探针与由硅制造的半导体晶片7上的大量芯片1相接触。
第一种方法允许平行测试PCB 5上的单个芯片1、2，其中必须注意，探针3分别对准其所分属的接触盘4并与它们可靠地接触。此处的缺点是，很难保持各个探针对接触盘的对准，并且还必须使这些探针与各个芯片牢固连接，这样给进一步处理造成困难：即这些探针实际上不能够移开，以致必须考虑它们对下一步芯片应用的影响。此外，为每个芯片配置一整套的探针需要可观的费用。
使用探针卡6的第二种方法没有最后所述的用于每个芯片的探针的高昂费用的缺点：这里探针卡用其探针可以依次接触不同的芯片组，即接触其接触盘，但是该方法的缺点是，实际上排除了对整个半导体晶片的芯片的接触，因为根据当前的技术实现具有数万个单个探针的探针卡是不可能的。但这可能是需要的，因为一个半导体晶片可具有高达1000个芯片，并且这些单个芯片的每一个需约60个探针，所以测试一个晶片，或者说测试在晶片上制成的芯片，探针卡总共可能需要60000个探针。这里也不需要特别强调用一种这样大量的探针工作在侧向和垂直方向、即在半导体晶片的平面内和在与此平面相垂直的方向内要求极高的精度。
发明内容
从上述现有技术出发，本发明的任务是创造一种用于测试芯片的装置，该装置能够自对准并行测试大量芯片。
根据本发明此项任务在开始所述类型的装置上是如此解决的，即在接近应用结构的PCB上这样直接安装探针，使得在PCB上可以并行测试许多个芯片。在此，电连接可通过直接安装在PCB上的探针来建立，而且在PCB上附加地安装起仿真针作用的探针，用于对芯片的机械的自调准，其中仿真针以其远离PCB的自由端插进标记中。
优选地，所述的标记是深槽。
在探针和芯片之间可以设置一个插入物或者在芯片的表面上直接安置适当的结构。
有利地，在PCB上安装调准辅助物用于调整芯片。
本发明以此方案与目前为止的技术的根本区别是：这些探针不再安装在芯片上，如上述第一种方法，和同样地也不再安装在探针卡上，如上述第二种方法。确切地说这些探针直接安装在PCB上，所以本发明既不需要具有尽可能大量探针的探针卡也不需要在单个半导体芯片上的探针。印刷电路板PCB本身在此应该尽可能接近实用的予以实现，并且例如模拟以后在DIMM模块(DIMM＝双内线存储器模块)上存储器芯片的应用。
在PCB上直接安装探针使平行接触和测试大量单个芯片成为可能。为了测试存储器芯片以有利的方式应用与DIMM近似的PCB，因为这样的PCB允许在应用条件下测试存储器芯片。
如果在PCB上附加地安装仿真针用于芯片的机械自调准则是特别有利的。于是这些仿真针可以用其远离PCB的自由端插入标记内，这些标记可能涉及的是深槽，而这些深槽是设置在与芯片连接的中间条块或“插入物”上。这样的插入物可以由塑料或塑料和金属组成，并与芯片本身牢固结合。
本发明的一个重要优点可从下面看出，即与上述第一种方法的现有技术相反，探针不再与单个芯片连接。这样所需要的探针总量就少得多，因为在PCB上安装的针为以后芯片的测试可以毫无问题地使用。与上述第二种常用方法相反，在本发明装置中不象探针卡那样必须对精度提出那样高的要求：用仿真针即可以实现自动对准，在自动对准时用仿真针可以保证探针对芯片的接触盘或插入物精确调准。
本发明装置也允许如在芯片实际应用的相似条件下测试。因此可能在测试时放弃安全夹紧，因为有缺陷的芯片可以可靠地筛除。
最后本发明的另一优点是，与上述常用的第一种方法相反，在PCB上可以放弃夹具及插座的昂贵和精确安装，这些夹具及插座在替代接触盘时常常是必要的。

具体实施方式
在图1中芯片上安装了插入物8，通常该插入物由塑料构成，在其中有金属带延伸。但是这种插入物2有时也可被去掉。于是对准可以这样进行，即在芯片的最上层中例如由聚酰亚胺和/或二氧化硅腐蚀出相应的对准结构。
此外，图1示出一种PCB 5，例如它可以由环氧树脂构成并在其上通常有印刷导带。在这些(未示出的)印刷导带上或在PCB 5的表面上在固定点9安装了探针3。其中在图1中的两个最外侧探针作为不与电连接的仿真针，插进插入物8的深槽10内，也就是例如直接安装在PCB表面上。
与PCB 5牢固连接的对中辅助物11允许具有插入物8的芯片1引入，使得仿真针3(图1中最外侧)滑入深槽10，并且对具有插入物8的芯片1在探针3(图1内部)上精确调整，借此这些探针3与插入物8上的相应接触盘12接触。由这些接触盘12引导相应的印刷导带通过插入块8到芯片1，使得该芯片的性能得以侧试，只要探针3与接触盘12相接触并且从而建立到一个未示出的测试仪器的电连接。
有时也可以安置其它的标记替代深槽10，例如在上面的芯片层中有由聚酰亚胺和/或二氧化硅腐蚀的结构。这样的设计可能是有利的，如果放弃插入物8并且由探针3直接与芯片1的下侧实现接触。
在PCB 5上可相邻安置大量如在图1中示出的装置，所以就有可能在这样的PCB上同时并行地测试大量芯片。对于此平行测试有一个测试仪器就已足够，如果该测试仪器能以适当的方式将相互平行安置的芯片的结果进行分析评估。

Claims (5)

1.借助印刷电路板PCB(5)测试芯片(1)的装置，在其上可在PCB(5)和芯片(1)之间建立电连接，并且可在PCB(5)上并行地测试很多芯片，
其特征在于，
-电连接可通过直接安装在PCB(5)上的探针(3)来建立，
-在PCB(5)上，所述探针(3)的其中几个探针起到仿真针(3)的作用，并为对芯片(1)的机械的自调准而安装，并且
-所述仿真针(3)以其远离PCB(5)的自由端插进标记中。

所述标记是深槽(10)。

其特征在于，
在所述探针(3)和芯片(1)之间设置一个插入物(8)或者在所述芯片(1)的表面上直接安置适当的结构。

在PCB(5)上安装调准辅助物(11)用于调整芯片(1)。
5.按权利要求1至2之一的装置，
其特征在于，
在PCB(5)上安装调准辅助物(11)用于调整所述芯片(1)。
