Abstract
本申请提供了一种带有RF电极的加热装置的修复方法,本申请通过将电极层以上部分或者包含电极层及以上部分加工去除,并重新制备加热部件以上的结构,将导电浆料与绝缘浆料分别印刷于印刷面上,将所述表面陶瓷层通过所述印刷面与所述加热部件固定,放入惰性气氛炉中热压连接。可以有效的节省了重新制作的成本,提高了产品使用寿命。
Description
技术领域
本发明属于半导体技术领域,具体涉及CVD的加热装置的修复方法。
背景技术
CVD设备是半导体芯片前道工艺薄膜沉积的关键设备。薄膜沉积一般需要将晶圆温度控制在400℃-650℃之间,这样就需要使用到加热装置,而且在这一温度范围下除了保持晶圆温度的均匀性外,还需要保证加热装置在CVD过程中不被反应气体侵蚀而产生颗粒,对晶圆沉积膜层产生不良影响,因此,唯一可以选用的便是陶瓷加热装置,陶瓷加热装置由于特殊的制备工艺,需要将加热部件与陶瓷热压烧结成一个致密的整体从而来保证较高的加热效率及发热均匀性,且制备过程工序比较复杂,因此造价相对昂贵,通常一只在几十万人民币不等。然而针对带有RF电极的陶瓷加热装置,由于RF电极离承载晶圆的表面很近,通常只有1mm左右,而与RF电极相连接的有一个引出电极点,虽然引出电极点与陶瓷热膨胀系数相近,但还是经常由于RF电极接入点不断受高电压冲击或者相对陶瓷材料,比如在正常通入高电压(正常在500V-2000V)后,或者由于电极材料和陶瓷材料膨胀系数存在差异,在使用一段时间后容易造成电极的附近区域发生小裂纹,造成加热装置无法使用,也就是说金属电极接入点由于材料的微小差别而使两者有细小的温度差和膨胀差异,久而久之就会而使连接点处以上部分有发生开裂的可能。所以为了节约成本,修复后再利用,因此有必要对加热装置进行修复。
因为陶瓷加热装置造价昂贵,且整体工艺繁琐,为了节约生产成本,根据以上需要解决的问题,可以将此种开裂缺陷的加热部件进行维修,另外对于由于反应气体在加热部件表面沉积或者由于长期加热而引起加热部件表面平面度变差而影响加热部件使用的也可以应用此方法进行维修翻新,还有一种情况就是将没有静电吸附功能的加热装置修复成有静电吸附功能的加热装置。
发明内容
有鉴于此,本公开旨在提供加热装置的修复方法,以解决背景技术中存在的生产成本高等问题。
所述方案中的优势为能够单独替换RF电极层,而不影响加热部件的结构,节约不必要的成本。
一种带有RF电极的加热装置的修复方法,所述加热装置包括原有的加热部件,其特征在于,将所述加热部件以上的待修复结构加工去除,得到印刷面,将浆料印刷于所述印刷面上,将所述印刷面与所述加热部件连接,从而替换掉所述加热部件以上的待修复结构获得完整的加热装置。
所述印刷面的表面粗糙度控制在Ra0.4um-Ra1.0um之间,
所述待修复结构为原有的表面陶瓷层和/或电极层。
所述电极层包括空白区域、导电区域、绝缘区域。
通过丝网印刷方法,将导电浆料与绝缘浆料分别印刷于所述印刷面上的指定区域。
所述电极层由金属材料、无机绝缘材料与有机材料构成。
所述导电区域含钨或钼金属材料,且混5-50%体积比的含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂无机混合印刷浆料。
所述绝缘区域含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂无机混合印刷浆料。
所述浆料为含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂的无机混合印刷浆料,所述浆料中的有机物质有:松油醇,纤维素,乙醇,丙三醇,所述有机物质含量占质量比50%-70%。
所述表面陶瓷层通过所述印刷面与所述加热部件连接固定,放入惰性气氛炉中热压连接,压力为1-5MPa,温度为1000℃-1850℃,所述温度取决于原先加热部件和陶瓷管连接时的温度,所述温度小于陶瓷管连接温度。
将所述加热部件与印刷面通过顶针孔定位放置,装入圆筒型模具中,将中空圆柱形模具放入桶状模具中,将组装好的所述加热部件放置在里面,上面放实心圆盘,边加压边烧结。
所述表面陶瓷层为圆形、椭圆形、多边形或者其它形状,其第一表面设有尺寸跟晶圆匹配的晶圆承载槽;所述电极层由金属材料、无机材料及有机材料形成;所述加热部件由氮化铝或氧化铝构成。
修复后的陶瓷加热部件包括:
表面陶瓷层,其具有第一表面和第二表面,其中,第一表面用于接触式承载晶圆。
电极层,该电极层紧密接触所述表面陶瓷层的第二表面,能够将晶圆吸附于所述表面陶瓷层上,或者直接接地。
加热部件,能够发热,其一个表面紧密接触所述电极层。
加热装置经过修复,可保持原有加热装置具有静电吸附功能,也可以将没有静电吸附功能的加热装置修复成有静电吸附功能的加热装置,特别是随着目前芯片朝着更小纳米制程发展,为了保证芯片工艺过程的温度均匀性和加热部件到芯片热传递的效率,要求加热装置具备晶圆静电吸附功能,这个同时也可以给原本没有该功能的加热装置升级换代,间接节约了成本。
其特征在于,包括晶圆吸附装置,所述晶圆吸附装置包括:
表面陶瓷层,具有使用温度下的体积电阻率在1E8-1E12Ω·cm;其具有第一表面和第二表面,其中,第一表面用于接触式承载晶圆。
电极层,该电极层紧密接触所述表面陶瓷层的第二表面,能够将晶圆吸附于所述表面陶瓷层上。
吸附功能层为独立结构,无需整体加热装置的替换。
所述电极层由金属材料、无机材料及有机材料形成。
所述加热装置还包括陶瓷管,所述陶瓷管设在所述加热部件下方。
所述表面陶瓷层为圆形板、椭圆形板、多边形板或其它形状,其第一表面设有尺寸跟晶圆匹配的晶圆承载槽。
所述加热装置还包括电极杆,其由镍构成,并能够导电;所述电极杆连接于所述电极层。
所述电极层还包括:空白区域、导电区域、绝缘区域。
所述顶针孔能够用于将晶圆托起或下降,并能够用于对齐所述表面陶瓷层、所述电极层及所述加热部件。
所述空白区域直径大于所述顶针孔5-20毫米。
表面陶瓷层,其表面设有尺寸跟晶圆匹配的晶圆承载槽。
陶瓷管设在所述加热部件的第二表面。
电极杆,其由镍构成,并能够导电;所述电极杆连接于所述电极层。
上述修复方法是针对加热装置在电极层及以上部分的损坏的修复方案,该方法能够仅替换加热部件以上的待修复结构。
包括步骤:
将所述表面陶瓷层加工去除,得到平整的印刷面。
将印刷面研磨抛光,其表面粗糙度控制在Ra0.4-Ra1.0之间。
通过丝网印刷方法,将导电浆料与绝缘浆料分别印刷于所述印刷面上。
将所述表面陶瓷层通过印刷面与加热部件固定,放入惰性气氛炉中热压连接,压力为1-5MPa,温度为1000℃-1850℃,温度取决于原先加热部件和陶瓷管连接时的温度,该温度不能高于陶瓷管连接温度,优选的,温度低100℃,如加热部件和陶瓷管连接温度为1800℃,则修复温度为小于1700℃。

本发明核心在于通过将加热部件以上的结构加工去除,再重新制备电极层和表面陶瓷层,修复后再使用,可以有效节省重新制作的成本,提高了产品使用寿命。
下面结合图例来具体说明本发明的修复方法。
本申请首先提供加热部件修复方法,主要修复过程如下:
1、卸除陶瓷管内部的所有引出电极,加热部件引出电极41,RF引出电极42。
2、将引出电极与陶瓷盘接触的末端加工去除,可保留原有的加热部件内钼电极或者直接加工去除;
3、磨除表面待修复的表面陶瓷层和RF电极层,将加热部件表面即印刷面研磨抛光到Ra0.4um-Ra1.0um;
4、在抛光后的印刷面上设置特定形状的电极层部分和绝缘阻隔层部分,电极层部分的目的是替代原有电极层,绝缘阻隔层部分是为了防止加热部件与外面空间接触的部分由于实际应用中在充满等离子的腔室内,发生打火,或者被等离子气体腐蚀印刷层中的金属,导致金属离子对工艺过程的芯片造成污染。
5、通过将氧化铝、氧化硅、氧化钇、氧化镁、氧化钙和/或氧化锂等加入氮化铝粉中一起球磨混合,造粒,干压成型,最后通过无压烧结氮化铝圆盘,氮化铝陶瓷板在使用温度下的体积电阻率在1E8-1E12Ω·cm;
6、将烧结后的氮化铝陶瓷板磨平,保证与印刷面接触的那面粗糙度控制在Ra0.4um-Ra1.0um;加工出3个顶针孔,作为定位用,将陶瓷盘,印刷面与加热部件通过3个顶针孔定位放置,装入圆筒型模具中,将中空圆柱形模具放入桶状模具中,将组装好的加热部件放置在里面,上面放实心圆盘,边加压边烧结,压力控制在1-5MPa内,温度在1000-1800℃间,考虑管子连接时温度的设定,不可高于管子连接时的温度设定。
7、对连接烧结后的加热装置进行表面晶圆放置槽加工,表面凸点等特征加工;
8、最后将引出电极重新焊到位,保证连接良好。
如图1所示,电极层5设置于加热部件1上面,表面陶瓷层3设置于电极层5上面,电极杆4由陶瓷管2内部穿过。
加热装置1为氮化铝陶瓷盘状,包括加热部件11,加热装置1也可以为氧化铝陶瓷。
RF引出电极42为镍杆,RF电极引出点421。
电极层5由金属材料、无机材料与有机材料构成,如图2所示,包括:空白区域50、绝缘区域51、导电区域52、绝缘区域53。
空白区域50为加工预留孔位,用于将晶圆托起和下降,其亦能够起到定位对齐的作用。
绝缘区域51为在空白区域50外圈的直径大于其5-20mm的圆环,其能够在空白区域50周围形成绝缘区域。
导电区域52由金属材料、无机材料与有机材料构成。
绝缘区域53由无机材料与有机材料构成。
其中,金属材料可以为含钨、钼等。
无机绝缘材料可以为氮化铝、氧化铝、氧化硅、氧化钇、氧化镁、氧化钙和/或氧化锂。
有机材料可以为松油醇,纤维素,乙醇,丙三醇脱去易挥发组分所残留材料。
RF引出电极42与电极层5连接,其中,RF电极引出点421为RF引出电极42与电极层5的连接点。
如图3、4所示,卸除电极杆4,通过将表面待修复表面陶瓷层、电极层加工去除,得到平整的印刷面10,通过研磨抛光将印刷面10表面粗糙度控制在Ra0.4μm-Ra1.0μm之间。
如图5所示,通过丝网印刷方法,将两种不同成分的浆料印刷于印刷面10上面。
如图2所示的印刷图案,导电区域52为含钨,钼等金属材料且混入5-50%体积比的含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂的无机混合印刷浆料。
绝缘区域53为含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂的无机混合印刷浆料。
浆料中的有机物质有:松油醇,纤维素,乙醇,丙三醇,有机含量占质量比50%-70%。
而后通过脱出易挥发溶剂,得到粘度适合印刷的浆料。
如:选用2um钨或者钼粉2kg,加入100g无机混合印刷浆料,无机混合浆料可以为95g2um氮化铝,4g1um氧化钇,1g1um氧化锂的无机粉体,按松油醇和乙醇1∶1共900g,加入100g纤维素混合均匀后,脱出易挥发溶剂,获得无气泡且粘度合适的印刷浆料;
如:选用1um钨或者钼粉2kg,加入500g无机混合印刷浆料,无机混合浆料可以为470g氮化铝,27.5g氧化钇,2.5g氧化镁的无机粉体,按按松油醇和乙醇1∶2共1035g,加入165g纤维素混合均匀后,脱出易挥发溶剂,获得无气泡且粘度合适的印刷浆料;
如:选用1um钨或者钼粉2kg,加入1kg无机混合印刷浆料,无机混合浆料可以为600g氮化铝,260g氧化铝,135氧化钇,5g氧化钙的无机粉体,按按松油醇:乙醇:丙三醇为1∶2.5∶0.5共1220g,加入180g纤维素混合均匀后,脱出易挥发溶剂,获得无气泡且粘度合适的印刷浆料;
绝缘区域51的目的是为了避开加热部件1上面用于将晶圆托起和下降的空白区域50对应的位置,且防止金属浆料通过空白区域50与陶瓷外部连通,正常绝缘区域51比空白区域50直径大5-20mm。
通过无压烧结表面陶瓷层3,在表面陶瓷层3上加工出三个对齐孔,通过销子插入表面陶瓷层3的对齐孔中,通过对齐孔与空白区域50将表面陶瓷层3与加热部件11准确对位连接在一起,在表面陶瓷层3和加热部件11之间按图2的电极层分区印刷相应浆料,然后放入惰性气氛炉中热压连接,热压压力为1-5Mpa,温度为1000℃-1800℃,该温度需要比连接加热部件和陶瓷管时的温度低,优选的为至少低100℃。
将连接好后的表面陶瓷层3精密加工出加热装置所需的晶圆承载槽31形状,而后真空连接电极杆4,即完成加热装置的修复过程。
最后应说明的是:显然,上述实施例仅仅是为清楚地说明本发明所作的举例,而并非对实施方式的限定。对于所属领域的普通技术人员来说,在上述说明的基础上还可以做出其它不同形式的变化或变动。这里无需也无法对所有的实施方式予以穷举。而由此所引申出的显而易见的变化或变动仍处于本发明的保护范围之中。
Claims (12)
1.一种带有RF电极的加热装置的修复方法,所述加热装置包括原有的加热部件,其特征在于,将所述加热部件以上的待修复结构加工去除,得到印刷面,将浆料印刷于所述印刷面上,将所述表面陶瓷层通过所述印刷面与所述加热部件连接,从而替换掉所述加热部件以上的待修复结构获得修复完整的加热装置。
2.根据权利要求1所述的方法,其特征在于,将所述印刷面的表面粗糙度控制在Ra0.4um-Ra1.0um之间。
3.根据权利要求1所述的方法,其特征在于,所述浆料为导电浆料和绝缘浆料,将所述导电浆料和绝缘浆料分别印刷于所述印刷面上的指定区域。
4.根据权利要求1所述的修复方法,其特征在于,所述待修复结构为原有的表面陶瓷层和/或电极层。
5.根据权利要求4所述的修复方法,其特征在于,所述电极层包括空白区域、导电区域、绝缘区域。
6.根据权利要求5所述的修复方法,其特征在于,所述绝缘区域围绕所述空白区域。
7.根据权利要求1所述的修复方法,其特征在于,所述电极层由金属材料、无机绝缘材料与有机材料构成。
8.根据权利要求5所述的修复方法,其特征在于,所述导电区域含钨或钼,混合5-50%体积比的含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂无机混合印刷浆料。
9.根据权利要求4所述的修复方法,其特征在于,所述绝缘区域含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂无机混合印刷浆料。
10.根据权利要求1所述的修复方法,其特征在于,所述浆料为含氮化铝,氧化铝,氧化硅,氧化钇,氧化镁,氧化钙和/或氧化锂的无机混合印刷浆料,所述浆料中的有机物质为松油醇,纤维素,乙醇,丙三醇,所述有机物质含量占质量比50%-70%。
11.根据权利要求1所述的修复方法,其特征在于,所述表面陶瓷层通过印刷面与所述加热部件固定,放入惰性气氛炉中热压连接,压力为1-5MPa,温度为1000℃-1850℃,所述温度取决于原先加热部件和陶瓷管连接时的温度,所述温度小于陶瓷管连接温度。
12.根据权利要求1所述的修复方法,其特征在于,将所述加热部件与印刷面通过顶针孔定位放置,装入圆筒型模具中,将中空圆柱形模具放入桶状模具中,将组装好的所述加热部件放置在里面,上面放实心圆盘,加压烧结。
