Description
本发明系有关一种可以藉光照射聚合,再以碱性溶液进行显影之感光性树脂组成物,更详而言之,即有关一种具有优异显影性及密着性,透光性佳且显影色差很小、硬化膜强度佳的感光性树脂组成物。属感光材料。
一般而言,基于制作成本及品质考虑,目前制作彩色滤光片之方法,较常用的有染色法、印刷法、电着法及颜料分散法四种,彩色滤光片之制作是在玻璃板上,将红、蓝、绿三原色之有机颜料,制作在每一个画素之内。由于颜料分散法所制作之彩色滤光片,具有高精密度及较佳之耐光性与耐热性,因此,目前已成为彩色滤光片之制造主流。
本发明所述之感光性树脂组成物的固体含量中,占10-60%之颜料会对曝光时所使用之UV光源产生吸收、散射等效应,故本发明之感光性树脂组成物对UV光之透过率远较半导体用之正型光阻剂为低,基于上述原因,颜料分散型光阻剂必须采用高感度之光反应系统;而最具有代表性之光反应系统则为丙烯酸系自由基聚合型之感光性树脂组成物;上述丙烯酸系自由基聚合型之感光性树脂组成物为负型光阻剂,其具有高感度、材料安全性佳、设计多样性、低成本等优点,为目前最被广泛使用之材料。其成分则包括:多官能基单体、颜料、感光性起始剂、有机性黏结剂、溶剂及添加剂等。
以前所使用的颜料分散型光阻剂,由于红色颜料透光性不足,组成成分间的比例未做良好控制,且没有选择适当之光起始剂,故无法兼顾显影性、密着性及显影色差,其透光性亦不佳。
为克服上述之不足,本发明的主要目的是:提供一种感光性树脂组成物,其经由选用特定之二酮吡咯并吡咯(diketopyrrolopyrrole)系之红色颜料,并配合含羧基之有机性黏结性树脂与含乙烯性不饱和基化化物之使用重量比调控,将可达成本发明之目的。更进一步来说,本发明一种感光性树脂组成物若配合特定的光起始剂,将对于玻璃基板之密着性、显影性、显影色差及透光性等具有更为显著的效果。
本发明一种感光性树脂组成物,其组成包括:含羧基之有机性黏结剂(A)、含乙烯性不饱和基之化合物(B)、光起始剂(C)、有机溶剂(D)、颜料(E);其中,含羧基之有机性黏结剂(A)系由含一个或一个以上羧基之乙烯性不饱和单体5~50重量%所组成,而颜料(E)系为二酮吡咯并吡咯系之红色颜料;而且含乙烯性不饱和基之化合物(B)与含羧基之有机性黏结剂(A)的使用比例为100/100~160/100。
其中,含乙烯性不饱和基之化合物(B)/含羧基之有机性黏结剂(A)的比例为110/100~150/100。
其中,光起始剂(C)系至少一种选自苯乙酮系化合物(acetophenone)及至少一种选自二咪唑系化合物(biimidazole)。
其中,光起始剂(C)系并用2-苄基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮[2-benzyl-2-N,N-dimethylamino-1-(4-morpholinophenyl)-1-butanone]与2,2’-双(2-氯苯基)-4,4’,5,5’-四苯基-1,2’-二咪唑[2,2’-bis(2-chlorophenyl)-4,4’,5,5’-tetraphenyl-1,2’-biimidazole]。
其中,光起始剂(C)尚可并用二苯甲酮(benzophenone)系化合物。
其中,二苯甲酮(benzophenone)系化合物系4,4’-双(二乙胺)二苯甲酮[4,4’-bis(diethylamino)benzophenone]。
本发明的优点是:制作成本低、工艺性好、配合特定的光起始剂,能对玻璃基板之密着性、显影性、显影色差及透光性等具有良好的效果。
以下对于本发明之各组成作一详细的说明:
(A)含羧基之有机性黏结剂:
一般而言,感光性树脂组成物均会加入有机性黏结剂,其可赋予感光性树脂组成物长期贮存安定性、密着性、涂布性、显影性、耐热性及耐溶剂性等优点;一般为了使感光性树脂组成物能溶解于碱性显影液,常使用的配方为含羧基之丙烯酸系或甲基丙烯酸系树脂。
本发明所使用含羧基之有机性黏结剂(A)系一种含羧基之共聚物,尤指包括含一个或一个以上羧基之乙烯性不饱和和单体5-50%重量,以及可共聚合之乙烯性不饱和单体95-50%重量之共聚物。
上述含羧基之乙烯性不饱和和单体可举例如下:丙烯酸、甲基丙烯酸、丁烯酸、α-氯丙烯酸、乙基丙烯酸及肉桂酸等之不饱和一元化羧酸类;马来酸、马来酸酐、富马酸、衣康酸、衣康酸酐、柠康酸、柠康酸酐及中康酸等之不饱和二元羧酸(酐)类;3价以上之不饱和和多价羧酸(酐)类等等。该等含羧基之乙烯性不饱和和单体可单独或混合两种以上使用;而上述其他可供聚合之乙烯性不饱和和单体才例如:苯乙烯、α-甲基苯乙烯、乙烯基甲苯、氯乙烯、甲氧基苯乙烯等之芳香族乙烯基化合物;丙烯酸甲酯、甲基丙烯酸甲酯、丙烯酸乙酯、甲基丙烯酸乙酯、丙烯酸丙酯、甲基丙烯酸丙酯、丙烯酸丁酯、甲基丙烯酸丁酯、丙烯酸2-羟乙基酯、甲基丙烯酸2-样乙基酯、丙烯酸苯甲酯及甲基丙烯酸苯甲酯、甲基丙烯酸十六烷基酯、甲基丙烯酸十八烷基酯、甲基丙烯酸二十二烷基酯、甲基丙烯酸二十烷基酯等之不饱和羧酸酯类;丙烯酸氨乙酯、甲基丙烯酸氨乙酯、丙烯酸氨丙酯、甲基丙烯酸氨丙酯等之不饱和羧酸氨烷酯类;丙烯酸环氧丙基酯、甲基丙烯酸环氧丙基酯等之不饱和羧酸环氧丙基酯类;乙酸乙烯酯基甲、丙酸乙烯酯、丁酸乙烯酯、安息香酸乙烯酯等之羧酸乙烯酯类;乙烯基甲醚、乙烯基乙醚、烯丙基环氧丙基醚、甲代烯丙基环氧丙基醚等之不饱和醚类;丙烯腈、甲基丙烯腈、α-氯丙烯腈、氰化亚乙烯等之氰化乙烯基化合物;丙烯醯胺、甲基丙烯醯胺、α-氯丙烯醯胺、N-羟乙基丙烯醯胺、N-羟乙基甲基丙烯醯胺、马来醯胺等之不饱和醯胺或不饱和醯亚胺类;1,3-丁二烯、异丙烯、氯丙烯等之脂肪族共轭二烯类;聚苯乙烯、聚丙烯酸甲酯、聚甲基丙烯酸甲酯、聚丙烯酸丁酯、聚甲基丙烯酸丁酯、聚矽氧烷等聚合物分子链末端具有单丙烯醯基或单甲基丙烯醯基之巨大单体类等。
此等其他不饱和单体可单独或混合两种或两种以上使用;而本发明之较佳含羧基的共聚物系为:①5-50重量%之丙烯酸及/或甲基丙烯酸,以及②95-50重量%之选自由甲基丙烯酸甲酯、丙烯酸2-羟乙基酯、甲基丙烯酸2-羟乙基酯、丙烯酸苯甲酯、甲基丙烯酸苯甲酯、苯乙烯、聚苯乙烯巨大单体及聚甲基丙烯酸甲酯巨大单体所构成之组群中之至少一种其它不饱和单体的共聚物。

再者,本发明所使用含羧基之有机黏结剂(A)若含有C10-C22烷基之羧酸酯单元,可使其涂膜之密着性更佳,显影性良好。
(B、C)含乙烯性不饱和基之化合物、光起始剂
感光性树脂组成物系利用自由基连锁反应,以得到高感度之特性;惟自由基聚合型光阻剂之主要缺点为容易受到氧气终止聚合反应之影响,造成感度下降,为了改善此一现象,以往系在光阻膜上再涂布一层氧气遮断膜,目前则是经由选择适当之多官能基单体、光起始剂,并找出其与有机性黏结剂、多官能基单体、光起始剂之比例,来得到具有良好感度,残膜率高且显影性良好之感光性树脂组成物。
本发明所使用的含乙烯性不饱和基之化合物(B)可为具有一个或2个或2个以上之乙烯性不饱和基之乙烯性不饱和化合物,其中,具有一个乙烯性不饱和基之乙烯性不饱和化合物之例子有:丙烯醯胺、(甲基)丙烯醯吗啉、7-氨基-3,7-甲基辛基(甲基)丙烯酸酯、异丁氧基甲基(甲基)丙烯酸胺、异冰片基羟乙基(甲基)丙烯酸酯、乙基二乙二醇(甲基)丙烯酸酯、第三辛基(甲基)丙烯酸胺、二丙酮(甲基)丙烯醯胺、二甲基氨基乙基(甲基)丙烯酸酯、十二烷基(甲基)丙烯酸酯、二环戊烯羟乙基(甲基)丙烯酸酯、二环戊烯(甲基)丙烯酸酯、N,N-二甲基(甲基)丙烯醯胺、四氯苯基(甲基)丙烯酸酯、2-四氯苯氧基乙基(甲基)丙烯酸酯、四氢糠基(甲基)丙烯酸酯、四溴苯基(甲基)丙烯酸酯、2-四溴苯氧基乙基(甲基)丙烯酸酯、2-三氯苯氧基乙基(甲基)丙烯酸酯、三溴笨基(甲基)丙烯酸酯、2-三溴苯氧基乙基(甲基)丙烯酸酯、2-羟乙基(甲基)丙烯酸酯、2-羟丙基(甲基)丙烯酸酯、乙烯基己内醯胺、N-乙烯基吡咯烷酮、苯氧基乙基(甲基)丙烯酸酯、五氯笨基(甲基)丙烯酸酯、五溴笨基(甲基)丙烯酸酯、聚乙二醇单(甲基)丙烯酸酯、聚丙二醇单(甲基)丙烯酸酯、冰片基(甲基)丙烯酸酯、甲基三乙二醇(甲基)丙烯酸酯。

上述乙烯性不饱和化合物中,特佳者为三羟甲基丙烷三(甲基)丙烯酸酯、EO改质之三羟甲基丙烷三(甲基)丙烯酸酯、PO改质之三羟甲基丙烷三(甲基)丙烯酸酯、季戊四醇三(甲基)丙烯酸酯、季戊四醇四(甲基)丙烯酸酯、二季戊四醇六(甲基)丙烯酸酯、二季戊四醇五(甲基)丙烯酸酯、二季戊四醇四(甲基)、己内酯改质之二季戊四醇六(甲基)丙烯酸酯、己内酯改质之二季戊四醇五(甲基)丙烯酸酯、双三羟甲基丙烷四(甲基)丙烯酸酯。
以100重量份的含羧基之有机性黏结剂(A)为基准,本发明所使用含乙烯性不饱和基之化合物(B)的使用量为100-160重量份,尤以110-150重量份为较佳;当含乙烯性不饱和基之化合物(B)的使用量小于100重量份时,树脂组成物的涂膜密着性会变形,上述化合物之使用量若大于160重量份,则树脂组成物之显影性不佳。
本发明所使用之光起始剂(C)系选自至少一种选自苯乙酮系化合物(acetophenone)及至少一种选自二咪唑系化合物(biimidazole),其中,苯乙酮系化合物(acetophenone)如对一二甲胺苯乙酮(pdimethylaminoacetophenone),α,α’-二甲氧基氧化偶氮苯乙酮(α,α’-dimethoxyazoxyacetophenone)2,2’-二甲基-2-苯基苯乙酮(2,2’-dimethy1-2-phenylacetophenone),对-甲氧基苯乙酮(2-methoxyacetophenone),2-甲基-〔4-(甲硫基)苯酚〕2-methyl-[4-(-propanone),2-苄基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮[2-benzyl-2-N,N-dimethylamino-1-(4-morpholinophenyl)-1-butanone]。而二咪唑系化合物(Biimidazole),如2,2’-双(邻-氯苯基)-4,4’,5,5’-四苯基咪唑[2,2’-bis(o-chlorophenyl)-4,4’,5,5’-tertphenyl-imidazole],2,2’-双(邻-氟苯基)-4,4’,5,5’-四苯基咪唑[2,2’-bis(o-fluorophenyl)-4,4’5,5’-tertphenylimidazole],2,2’-双(邻-甲氧基苯基)-4,4’,5,5’-四苯基咪唑[2,2’-bis(o-methoxyphenyl)-4,4’5,5’-terthphenylimidazole]2,2’-双(对-甲氧基苯基)-4,4’5,5’-四苯基咪唑[2,2’-bis(p-methoxyphenyl)-4,4’5,5’-terthphenylimidazole],2,2’-双(2,2’,4,4’-四甲氧基苯基)-4,4’5,5’-四苯基咪唑[2,2’-bis(2,2’,4,4’-tertmethoxyphenyl)-4,4’5,5’-tertphenyl-imidazole],2,2’-双(2-氯苯基)-4,4’,5,5’-四苯基-1,2’-二咪唑[2,2’-bis(2-chlorophenyl)-4,4’5,5’-tetraphenyl-1,2’-biimidazole]等。其中,以2-苯基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮[2-benzyl-2-N,N-dimethylamio-1-(4-morpholimophenyl)-1-butanone]与2,2’-双(2-氯苯基)-4,4’,5,5’-四苯基-1,2’-二咪唑[2,2’-bis(2-chlorophenyl)-4,4’,5,5’-tetraphenyl-1,2’-biimidazole]。
本发明之感光性树脂组成物可进一步添加二苯甲酮(benzophenone)系化合物为光起始剂,上述二苯甲酮系化合物乃例如:噻吨酮(Thioxanthone),2,4-二乙基噻吨酮(2,4-diethyl thioxanthanone),噻吨酮-4-砜(thioxanthone-4-sulfone),二苯甲酮(benzophenone),4,4’-双(二甲胺)二苯甲酮[4,4’-bis(dimethylamino)benzophone],4,4’-双(二乙胺)二苯甲酮[4,4’-bis(diethylamino)benzophenone]等;其他尚可进一步添加之光起始剂乃例如:苯偶醯(benzil),乙醯基(acetyl)等之α-二酮(α-diketone)类,二苯乙醇酮(benzoin)等之酮醇(acyloin)类,二苯乙醇酮甲醚(benzoin methylether),二苯乙醇酮乙醚(benzoin ethylether),二苯乙醇酮异丙醚(benzoin isopropylether)等之酮醇醚(acyloin ether)类,2,4,6-三甲基苯醯二苯基膦氧化物(2,4,6-trimethyl-benzoyl diphenylphosphineoxide),双-(2,6-二甲氧基苯醯)-2,4,4-三甲基苯基膦氧化物[bis-(2,6-dimethoxy-benzoyl)-2,4,4-trimethylbenzyl phosphineoxide]等之醯膦氧化物(acylphosphineoxide)类,蒽醌(anthraquinone),1-4-苯醌(1,4-naphthoquinone)等之醌(quinone)类,苯醯甲基氯(phenacyl chloride),三溴甲基苯砜(tribromomethyl phenylsulfone),三(三氯甲基)-s-三嗪[tris(trichloromethyl)-s-triazine]等之卤化合物,二-第三丁基过氧化物(di-tert-butylperoxide)等之过氧化物。其中,以二苯甲酮(benzophenone)系化合物为佳,尤以4,4’-双(二乙胺)二苯甲酮[4,4’-bis(diethylamino)benzophenone]效果最佳。使用本发明所选用之光起始剂(C),可得到显影色差小之感光性树脂组成物,前述光起始剂(C)的使用量以含乙烯性不饱和基之化合物(B)为基准之1~50重量%。
(D)有机溶剂
感光性树脂组成物通常均含有机溶剂,其主要目的为调整其流动性及粘度,当有机溶剂选择不恰当,会造成感光性树脂组成物之贮存安定性不佳及涂布性变差。
本发明所使用之溶剂为可和其它有机成分完全溶解,而且其挥发性必须高到在常压下,只须少许热量便可使其从分散液中蒸发。因此,常压下沸点低于180℃之溶剂最常使用,这些溶剂包括芳香族(Aromatic)系,如苯、甲苯及二甲苯;醇(Alcohol)系,如甲醇及乙醇;醚类,二烷基醚如乙二醇单正丙醚;酯类,如二乙二醇二甲醚(diethyleneglycol dimethylether)、四氢呋喃、乙二醇单甲醚(ethyleneglycol monomethylether)、乙二醇单乙醚(ethyleneglycol monoethyl ether)、乙二醇单甲醚乙酸脂(ethyl cellosolve acetate)、乙二醇单乙醚乙酸酯(ethyl cellosolveacetate)、二乙二醇单甲醚(diethyleneglycol monomethyl ether)、二乙二醇单乙醚(diethyleneglycol monoethyl ether)、二乙二醇单丁醚(diethyleneglycol monobutyl ether)、丙二醇单甲醚乙酸脂(propyleneglycol monomethyl ether acetate)、内二醇单乙醚乙酸酯(propyleneglycol monoethyl ether acetate)、丙二醇单丙醚乙酸酯(propyleneglycol monopropyl ether acetate);酮(Ketone)系,如甲乙酮、丙酮,其中以酯类为较佳;又以丙二醇甲醚乙酸酯(propyleneglycol methyl ether acetate)、丙二醇乙醚乙酸酯(propyleneglycol ethyl ether acetate),或两者并用,对于感光性树脂组成物之贮存安定性及涂布性最佳,本发明之有机溶剂(D)的使用量乃占全部感光性树脂组成物之60~90重量%。
(E)颜料:
本发明所使用之颜料(E)为二酮吡咯并吡咯(diketopyrrolopyrrole)系之红色颜料,其具体例有:C.I.颜料红254以及C.I.颜料红255等。前述颜料可单独或混合2种以上使用,以100重量份含羧基之有机性粘结剂(A)为基准,颜料(E)的使用量为20~500重量份,即可制得透光性良好之感光性树脂组成物;于本发明中,颜料依据所期望者,亦可伴随使用分散剂;上述分散剂可举:阳离子系、阴离子系、非离子系、两性、聚矽氧烷系、氟系等之界面活性剂为例;其中,界面活性剂举例而言有:聚环氧乙烷十二烷基醚、聚环氧乙烷硬脂醯醚、聚环氧乙烷油醚等之聚环氧乙烷烷基醚类;聚环氧乙烷辛基苯醚、聚环氧乙烷壬基苯醚等之聚环氧乙烷烷基苯醚类;聚乙二醇二月桂酸酯、聚乙二醇二硬脂酸酯等之聚乙二醇二酯类;山梨糖醇酐脂肪酸酯类;脂肪酸改质之聚酯类;3级胺改质之聚胺基甲酸酯类;以下为市面贩卖之商品名:KP341(信越化学工业制)、普利弗隆No.75,No.90,No.95(共荣社油脂化学工业制)、Solsperse 3000,5000,9000,12000,13240,13940,17000,20000,24000,26000,28000(捷利康精细化学品公司)、美卡夫克F171,F172,F173(大日本印墨化学工业制)、费洛多FC430,FC431(住友3M制)、阿魏卡多AG710、萨弗隆S382,SC-101,SC-102,SC-103,SC-104,SC-105,SC-1068(旭硝子制)等等;此等界面活性剂可单独或混合2种以上使用,相对于100重量份之颜料(E),前述界面活性剂一般系使用低于100重量份,而以使用5~50重量份为佳。
本发明之组成物中,必要时可进一步添加各种添加物,例如:填充剂、本发明含羟基之有机性粘结剂(A)以外的高分子聚合物、密着促进剂、抗氧化剂、紫外张吸收剂、防凝集剂等。
此等添加物之具体例可举有:玻璃、铝等之填充剂;聚乙烯醇、聚丙烯酸、聚乙二醇单烷基醚、聚氟丙烯酸烷酯等之有机性粘结剂(A)以外的高分子化合物;乙烯基三甲氧基矽烷、乙烯基三乙氧基矽烷、乙烯基三(2-甲氧乙氧基)矽烷、N-(2-氨基乙基)-3-氨基丙基甲基二甲氧基矽烷、N-(2-氨基乙基)-3-氨基丙基三甲氧基矽烷、3-氨基丙基三乙氧基矽烷、3-环氧丙氧基丙基三甲氧基矽烷、3-环氧丙氧基丙基甲基二甲氧基矽烷、2-(3,4-环氧环己基)乙基三甲氧基矽烷、3-氯丙基甲基二甲氧基矽烷、3-氯丙基三甲氧基矽烷、3-甲基丙烯氧基丙基三甲氧基矽烷、3-氢硫基丙基三甲氧基矽烷等之密着促进剂;2,2-硫代双(4-甲基-6-第三丁基苯酚)、2,6-二-第三丁基苯酚等之抗氧化剂;2-(3-第三丁基-5-甲基-2-羟基苯基)-5-氯苯并三唑、烷氧基苯并苯酮等之紫外线吸收剂;及聚丙烯酸钠等之防凝集剂。
本发明之组成物系上述成分(A)~(E),必要时可使用各种混合机、分散机进行混合分散,而调制其他添加剂与溶剂混合。混合机、分散机可使用迄今所公知者。举例而言有:均化器、捏和机、球磨机、2或3轴式研磨机、涂料振动器、砂石研磨机、达依隆研磨机等之砂石磨机。
较佳的调制法系将颜料(E)与有机性粘结剂(A)加入溶剂均匀混合,必要时使用1或2搅拌器—边加热—边混练,使颜料(E)与有机性粘结剂(A)完全溶合,即可获得均一之着色体。其次,于所得之着色体中加入溶剂,必要时可加入分散剂或各种添加剂,再使用以球磨机或玻璃珠作为分散媒之各种混砂机(如达依隆研磨机)进行分散。此时,若玻璃珠的粒径愈小,即可获得愈小的分散体。同时使分散液控制在一定的温度,亦可获得再现性良好的分散结果。
于此所得之分散体,必要时可藉由离心分离或倾析而将粗大的粒子摘除。以此所得之分散液的颜料粒子径大小以1μ以下为佳,上述粒径又以0.02μ~0.3μ为较佳。将以此所得之着色分散体与含乙烯性不饱和基化合物以及光起始剂混合,即可得本发明之感光性树脂组成物。本发明之组成物系于基板上藉由旋转涂布、流延涂布、辊式涂布等之涂布方法涂布而形成感化放射性组成物层,介于所指定之掩膜图案间曝光,并浸渍于23±2℃之显影液中30秒~5分钟进行显像,再经着色而形成图案。此时使用之放射线,以使用g线、h线、i线等之紫外线为佳。
基板,举例而言有用于液晶显示装置等之低钠玻璃、钠钙玻璃、硬质玻璃(派勒斯玻璃)、石英玻璃及于此等玻璃上附着透明导电膜者,或用于固体摄影装置等之光电变换装置基板(如矽基板)等等。此等基板一般系形成隔离各画素之黑色矩阵。
再者,显影液系使用如:氢氧化钠、氢氧化钾、碳酸钠、碳酸氢钠、碳酸钾、碳酸氢钾、矽酸钠、甲基矽酸钠、氨水、乙胺、二乙胺、二甲基乙醇胺、四甲基铵羟化合物、四乙基铵羟化合物、胆碱、吡咯、哌啶、1,8-二氮杂-[5,4,0]-7-十一烯等之碱性化合物,其使用量为0.001~10重量%,较佳为0.01~1重量%所构成之经溶解的碱性水溶液。且使用此等碱性水溶液所构成之显影液时,一般系于显影后再以水洗净。
本发明进一步藉下列实施例说明之。
[实施例1]
将设置一氮气入口、搅拌器、加热器、冷凝管及一温度计之1000ml四颈园底烧瓶在氮气气氛下导入丙二醇单甲醚乙酸酯25.7重量份、甲基丙烯酸苯甲脂24.2重量份、丙烯酸5.2重量份之可聚合单体混合物。当四颈园底烧瓶之内容物被搅拌时,油浴之温度被提升至100℃,然后将2,2’-偶氮甲基双丁腈0.6重量份溶于30g丙二醇单甲醚乙酸酯之溶液,以五等分之量在一小时间隔下添加在四颈园底烧瓶中。完成聚合后,将聚合产物自四颈园底烧瓶中取出,转化程度为99.5%以上,以上树脂溶液之固体含量为35%。将以上制备的含羧基之有机性粘结剂(A)13.29重量份与含乙烯性不饱和基之化合物(B)5.58重量份、2-苄基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮1.00重量份、4,4’-双(二乙胺)二苯甲酮1.00重量份、乙基(三-乙氧基)丙烯酸酯43.13重量份,以及6.00重量份之CI254,并以搅拌器混合制成感光性树脂组成物。然后,在玻璃基板上以旋转涂布方式得到约2μm之涂膜,并在85℃下预烤5分钟后再以紫外光(曝光机CanonPLA-501F)200mJ/cm2照射,之后浸渍于23℃之显影液2分钟,再以纯水洗净,并在200℃下烘烤60分钟,即可得到玻璃基板上之镀膜,所制得之镀膜依以下之方式评价其显影性、密着性、显影色差(△Eab*)以及透光性,评价结果如表一所示。
[实施例2~5及比较例1~7]
依照实施例1之制法,成份物按表一所示之各该重量份制得实施例2~5及比较例1~7之感光性树脂组成物。玻璃基板上之镀膜制备及评价方式皆如实施例1,评价结果如表一所示。
[实施例6]
依照实施例1之制法,成份物除将2-苄基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮1.00重量份改为二苯酮1.00重量份外,其它成份及重量份同实施例1;而玻璃基板上之镀膜亦按照实施例1制备之,所制得之镀膜的显影性、密着性及透光性佳,显影色差(△Eab*)为2.88。

(1)显影性:观察于玻璃基板上图像形成之完整性。

×:图像线条不平整,有毛边
(2)密着性:根据于JIS.5400(1900)8.5密着性试验中之8.5.2测定方法,以小刀割成100个基盘目,再以胶带沾黏后撕下,计算被撕下基盘目之数目,根据下列之基准评价:
○:5个以下
△:6~49个
×:50个以上
(3)显影色差(△Eab*):在玻璃基板上将感光性树脂组成物以旋转涂布方式得到2μm之涂膜,在85℃下预烤5分钟,再以紫外光(曝光机Canon PLA-501F)200MJ/cm2照射后以色度计测量色度后,将涂膜浸渍于23℃显影液2分钟,再以纯水洗净,干燥后再测量色度。前后色度值之差异即可求得显影色差(△Eab*)。
(4)透光性:在玻璃基板上将感光性树脂组成物以旋转涂布方式得到约2μm之涂膜,在85℃下预烤5分钟,以色度计测量色度,色度值固定X值约0.574±0.02时,所得Y值:
○:Y值大于25.0,透光性佳
△:Y值介于23.5与25.0间,透光性尚可
×:Y值小于23.5,透光性差
依照本发明所述之感光性树脂组成物于含乙烯性不饱和基化之化合物(B)与含羧基之有机黏结剂(A)比例为100/100~160/100之范围,并选用二羰代吡咯并吡咯系之红色颜料,可进一步搭配特定之光起始剂组合,即可得到显影性、密着性、透光性佳且显影色差甚小之感光性树脂组成物。
表一:
(1) 成份表列数据除了[含乙烯性不饱和基之化合物(B)/含羧基之有机性黏结剂(A)]项外,均为重量份(2) 含羧基之有机性黏结剂(A)系为具有35%固体含量之树脂溶液,因此13.29重量份之含羧基之有机黏结剂(A)含有4.65重量份之固体整含量。(3) DPHA为二季戊四醇六(甲基)丙烯酸酯之简称:DPTA为二季戊四醇四(甲基)丙烯酸酯之简称(4) EEP为乙基(三-乙氧基)丙烯酸酯之简称(5) 颜料(E)之C1177为蒽醌(anthraquinone)系之红色颜料

Claims (8)
1、一种感光性树脂组成物,其特征在于:该组成物包括:含羧基之有机性黏结剂(A)、含乙烯性不饱和基之化合物(B)、光起始剂(C)、有机溶剂(D)、颜料(E);其中,含羧基之有机性黏结剂(A)系由含一个或一个以上羧基之乙烯性不饱和单体5~50重量%,以及可共聚合之乙烯性不饱和单体95~50重量%所组成,而颜料(E)系为二酮吡咯并吡咯系之红色颜料;且含乙烯性不饱和基之化合物(B)与含羧基之有机性黏结剂(A)的比例为100/100~160/100;其中,各组份之间的用量关系如下:以100重量份的含羧基之有机性黏结剂(A)为基准,所述含乙烯性不饱和基之化合物(B)的使用量为100-160重量份;其光起始剂(C)的使用量以含乙烯性不饱和基之化合物(B)为基准的1~50重量%;其有机溶剂(D)的使用量乃占全部感光性树脂组成物的60~90重量%;以100重量份含羧基之有机性粘结剂(A)为基准,颜料(E)的使用量为20~500重量份,即可制得透光性良好之感光性树脂组成物。
2、根据权利要求1所述之感光性树脂组成物,其特征在于:其中所述含乙烯性不饱和基之化合物(B)的使用量尤以110-150重量份为较佳。
3、根据权利要求1所述之感光性树脂组成物,其特征在于:其中,颜料(E)系为C.I.颜料红254。
4、根据权利要求1所述之感光性树脂组成物,其特征在于:其中,含乙烯性不饱和基之化合物(B)/含羧基之有机性黏结剂(A)的比例为110/100~150/100。
5、根据权利要求1所述之感光性树脂组成物,其特征在于:其中,光起始剂(C)系至少一种选自苯乙酮系化合物及至少一种选自二咪唑系化合物。
6、根据权利要求4所述之感光性权势脂组成物,其特征在于:其中,光起始剂(C)系并用2-苄基-2-N,N-二甲胺-1-(4-吗啉代苯基)-1-丁酮与2,2’-双(2-氯苯基)-4,4’,5,5’-四苯基-1,2’-二咪唑。
7、根据权利要求4所述之感光性树脂组成物,其特征在于:其中,光起始剂(C)尚可并用二苯甲酮系化合物。
8、根据权利要求5所述之感光性树脂组成物,其特征在于:其中,二苯甲酮系化合物系4,4’-双(二乙胺)二苯甲酮。
