Abstract
Изобретение касается анодирования алюминия и может быть использовано в микроэлектронике при изготовлении подложек для гибридно-интегральных схем.Цель изобретения - уменьшение шероховатости и пористости покрытия. Процесс ведут в микродуговом режиме при плотности тока до 15 А/дм2 и рабочем напряжении 400 - 700 В. Уменьшение шероховатости и пористости покрытия достигается при анодировании в водном растворе, содержащем 1,4-1,6 мас.% гексаметафосфата, с использованием пульсирующего напряжения, которое поднимают до рабочих значений в течение 5-8 мин., снижают на 10-15% после уменьшения плотности тока на 4-5 А/дм2 и полностью снимают после уменьшения плотности тока до 0,2-0,4 А/дм2.
